Abstract

 本発明は、高精度に移動されるステージの状態の検出を行う検出装置及びステージ装置に関し、製造しやすい形状の基準格子を用いて、ステージの5つの自由度の状態の検出ができ、かつ検出の精度を向上することのできる検出装置及びステージ装置を提供することを目的とする。基準格子に向けて光を照射する光源部と、複数の開口部により光を複数の光に分光する分光手段と、複数の反射光を一括して受光する受光素子とを備える検出手段により、複数の反射光の変化に基づいて、基準格子に対する状態を検出する。

検出装置及びステージ装置
技術分野
[0001] 本発明は検出装置及びステージ装置に係り、特に高精度に移動されるステージの 状態を検出する検出装置及びステージ装置に関する。
背景技術
[0002] IT技術の根幹である半導体デバイスの高集積化、低価格ィ匕に対応して、半導体デ バイスを製造する半導体露光装置に対する高生産性、高精度化、高速化等の要求 が高まっている。半導体露光装置のキーコンポーネントであるステージには lOnm前 後の精度と数百 mmの移動範囲を有する高速多自由度ステージ装置が必要である。 このため、ステージの多自由度位置と姿勢を精密に計測し、その結果をフィードバッ クしてステージの位置決め制御を行うことが必要となる。
[0003] 従来の位置決め装置の位置計測方式としては,光学式リニアエンコーダ、レーザ測 長機やオートコリメータ等が一般的に用いられてきた。これらは,基本的には 1次元の 長さあるいは姿勢測定を基本原理としており、その複数軸の組み合わせによって、位 置あるいは姿勢の計測を行って 、る。
[0004] また、高精度計測に用いられて 、るレーザ干渉計では、レーザ光を用いてステージ
(位置決め対象物)の位置の計測を行うため、ステージの置かれている装置内の空気 の揺らぎなどによって、計測値の精度が低下するという問題がある。また、レーザ干渉 計では、光学部品をステージの外部にしか置くことができないため、空気の揺らぎを 防止するためには各方向ごとにレーザ光の光路となる金属パイプを配置する必要が ある。このため、ステージ装置全体が大型化し、その構成が煩雑になるなどの問題点 がある。
[0005] さらに、ステージを Z軸回りに回転する場合には、ステージからの反射光が干渉計 の受光部から外れて、 XY方向の位置検出ができなくなるという問題がある。このよう な問題を解決する検出装置として、基準格子にレーザ光を照射し、基準格子 (角度 格子)により反射される反射光の XY方向の 2次元角度を 2次元角度センサにより検 出する検出装置が知られている (例えば、特許文献 1及び特許文献 2参照)。
[0006] 図 1は、基準格子と 2次元角度センサとを有する従来の検出装置を示す概略図で ある。図 1に示すように、従来の検出装置 300では、 1本の 2次元角度センサ 290の 出力変化により XY方向の位置の検出を行っている。
[0007] この 2次元角度センサ 290は、基準格子の面の傾斜を検出するものであり、基準格 子の面の法線方向の変化を検出することができる。したがって、 2次元角度センサ 29 0により、 XY方向(2方向)の傾斜または法線変化を検出することができる。基準格子 320は、平面上の直交する 2方向(X方向及び Y方向)に既知の関数で変化する山と 谷とが集合的に形成してある基準格子であり、基準格子 320の形状には、正弦波が 用いられる。
[0008] 次に、図 2を参照して、図 1に示した 2次元角度センサ 290について説明する。図 2 は、 2次元角度センサを示す図である。 2次元角度センサ 290は、オートコリメーショ ン法に基づく幾何光学的センサである。
[0009] 図 2に示すように、レーザ光源 301から照射された 1本のレーザ光 310は、偏光ビ 一ムスプリッタ 302と 1Z4波長板 303を通過し、基準格子 320の表面に入射する。基 準格子 320の表面で反射されたレーザ光 312は偏光ビームスプリッタ 302で反射さ れ、レーザ光 312はオートコリメータ 305に入射する。オートコリメータ 305は、対物レ ンズ 306と、スポット位置を検出する受光素子 307とを含む構成を有する。

発明の開示
発明が解決しょうとする課題
[0010] しかしながら、上記のオートコリメーシヨン法では、対物レンズ 306の焦点にある標 板 (一般には十字線)を無限遠に結像させて、対物レンズ 306の先にある平面鏡によ つて反射された平行光を標板面に共役な位置に結像させ、結像した十字線の面内 の変位力も平面鏡の微小な角度変位を読み取る必要がある。このため、オートコリメ ータ 305等の高価でかつ複雑な部品を必要とし、検出装置 300のコストが高くなると いう問題がある。 [0011] また、高分解能の位置検出を行うため、基準格子 320とマルチスポットとの周期が 短くなるにつれ、光の干渉と回折によって幾何光学的な原理が成立しない可能性が ある。このため、精度良く検出することが困難であるという問題がある。また、 2次元の 変位 (X方向及び Y方向の変位)と 3つの姿勢変化 (X軸に対する回転方向、 Y軸に 対する回転方向、及び Z軸に対する回転方向)との 5つの自由度の状態について検 出するためには、 3つの 2次元角度センサ 300が必要となる。したがって、これらのセ ンサ間の調整が難 、と 、う問題がある。
[0012] さらに、ステージ装置においては、ステージを移動させる際に位置検出しながら、ス テージの両側に設けられた一対のリニアモータを駆動制御している。その際の位置 検出精度を高めるためには、上記検出装置 300をよりコンパクトな構成としてリニアモ ータの移動量や傾きを正確に検出する必要がある。
[0013] また、上記以外の検出装置としては、ステージの移動方向に延在形成されたスリット 板に対して移動する光センサによってスリット数を光学的に検出してステージの位置 を検出するリニアスケールが知られている。このリニアスケールを用いて、移動方向の ステージの変位量を検出することができる。しかし、このリニアスケールを用いて、そ の他の方向のステージの変位量(例えば、上下方向やステージの各軸回りの傾き角 度)を検出することができない。
[0014] そのため、従来のステージ装置では、ステージの両側に一対のリニアスケールを配 置し、一対のリニアスケールによって検出された検出信号の差力もステージのョーィ ング角を演算して求める。そして、ステージのその他の方向の傾き角度を検出するこ となぐステージの移動を制御している。
[0015] 従来のステージ装置は、リニアスケール力 得られる移動方向の位置 (移動量)に 基づいてリニアモータを駆動制御するため、ステージを移動させる際の、その他の方 向の傾き状態を正確に把握していない。このため、ステージが傾いた場合にどの方 向にどの位傾いたかを正確に検出することが困難であるという問題がある。
[0016] 本発明は上記の点に鑑みてなされたものであり、製造しやすい形状の基準格子を 用いて、ステージの変位及び傾き角度の検出を容易に行うことができ、かつ検出の精 度を向上することのできる検出装置及びステージ装置を提供することを目的とする。 課題を解決するための手段
[0017] 上記の課題を解決するため、本発明の検出装置は、 2次元方向に周期的に変化す る形状を有する基準格子と、前記基準格子に向けて光を照射する光源と、複数の開 口部を有し、前記複数の開口部により前記光源から照射された光を複数の光に分光 する分光手段と、前記基準格子で反射された複数の反射光を一括して受光する受 光素子を有する検出手段とを備え、前記検出手段が、前記受光素子が受光する前 記複数の反射光の変化に基づいて、前記基準格子に対する状態を検出することを 特徴とする。
[0018] 上記の検出装置によれば、分光手段により分光された複数の光を基準格子に照射 し、基準格子から反射された複数の反射光を一括して受光素子で受光し、検出手段 は複数の反射光の変化に基づき状態の検出を行う。このため、複数の光が照射され た基準格子のうちのどれかに欠陥があった際でも、他の正常な基準格子に照射され た複数の光の反射光の変化に基づいて状態の検出を行うことができる。従来の 1つ の光を照射し、その反射光に基づいて状態の検出を行う場合と比較して、状態の検 出を精度良く行うことができる。
[0019] 上記の検出装置は、前記受光素子が、複数のフォトダイオードにより構成されてお り、前記複数の反射光を受光する前記検出手段の面の中央に、 X軸を回転軸とする 回転移動による状態の検出、及び Y軸を回転軸とする回転移動による状態の検出を 行うための 4個のフォトダイオードを少なくとも有する構成としてもよい。この検出装置 によれば、複数の反射光を受光する検出手段の面の中央に 4個のフォトダイオードを 設けることで、 X軸を回転軸とする回転移動の状態の検出、及び Y軸を回転軸とする 回転移動の状態の検出を行うことができる。
[0020] あるいは、上記の検出装置は、前記検出手段の面の四隅に、 Z軸を回転軸とする 回転移動による状態の検出を行うための 2個一組とされたフォトダイオードを少なくと も有する構成としてもよい。この検出装置によれば、検出手段の面の四隅に 2個一組 とされたフォトダイオードを設けることで、 Z軸を回転軸とする回転移動の状態の検出 を行うことができる。

[0032] また、上記の課題を解決するため、本発明のステージ装置は、ベースと、前記べ一 ス上を移動するステージと、前記ステージを駆動させるモータと、前記ステージを前 記ベースに対して浮上させる浮上装置と、前記ステージの状態を検出する検出装置 とを備えるステージ装置であって、前記検出装置が、 2次元方向に周期的に変化す る形状を有する基準格子と、前記基準格子に向けて光を照射する光源と、複数の開 口部を有し、前記複数の開口部により前記光源から照射された光を複数の光に分光 する分光手段と、前記基準格子で反射された複数の反射光を一括して受光する受 光素子を有する検出手段とを備え、前記検出手段が前記受光素子の受光する前記 複数の反射光の変化に基いて、前記基準格子に対する状態を検出することを特徴と する。このステージ装置によれば、上述した検出装置を用いることにより、ベースに対 するステージの変位及び傾き角度を精度良く検出することができる。

[0034] また、上記の課題を解決するため、本発明のステージ装置は、ベースと、前記べ一 スに対して移動可能に配設されるステージと、前記ステージに駆動力を付与する駆 動手段と、前記ステージの移動を検出する検出装置と、前記検出装置の検出結果に 応じて前記ステージが所定速度で移動するように前記駆動手段を制御する制御手 段とを備えるステージ装置であって、前記検出装置が、表面に所定の形状を有する 凹曲面と凸曲面とが 2次元方向に交互に形成された検出面を有する基準格子と、 前記基準格子に対して移動可能に設けられ、前記基準格子の鉛直方向から前記検 出面に向けて複数の平行光を発光する発光部と、前記発光部と一体的に移動するよ うに設けられ、前記基準格子を透過した前記複数の平行光を受光する複数の受光 素子を有する受光部とを備えることを特徴とする。このステージ装置によれば、ステー ジの移動を複数の平行光を発光する発光部と、基準格子を透過または反射した複数 の平行光を受光する受光部とにより、基準格子の検出面に対応するステージの 2方 向の位置検出を正確に行えると共に、各方向のステージの傾き角度を同時に検出す ることができ、ステージの傾きを高精度に修正するようにステージを駆動制御すること が可能になる。
[0035] 上記のステージ装置は、前記駆動手段が一対のリニアモータであり、前記制御手 段が前記一対のリニアモータを並進駆動する構成としてもよい。あるいは、上記のス テージ装置は、前記検出装置を前記リニアモータの近傍に配設する構成としてもよ い。

発明を実施するための最良の形態

前記複数の反射光を受光する前記検出手段の面の中央に、 X軸を回転軸とする回 転移動による状態の検出、及び Y軸を回転軸とする回転移動による状態の検出を行 うための 4個のフォトダイオードを少なくとも有することを特徴とする請求項 1に記載の 検出装置。
[3] 前記検出手段の面の四隅に、 Z軸を回転軸とする回転移動による状態の検出を行 うための 2個一組とされたフォトダイオードとを少なくとも有することを特徴とする請求 項 1に記載の検出装置。
[4] 前記受光素子には、電荷結合素子 (CCD)を用いることを特徴とする請求項 1に記 載の検出装置。
[5] 前記基準格子は、前記基準格子の面内 2軸に対して対称となる形状に構成されて
V、ることを特徴とする請求項 1に記載の検出装置。
[6] 表面に所定の形状を有する凹曲面と凸曲面とが 2次元方向に交互に形成された検 出面を有する基準格子と、
前記基準格子に対して移動可能に設けられ、前記基準格子の鉛直方向から前記 検出面に向けて複数の平行光を発光する発光部と、
前記発光部と一体的に移動するように設けられ、前記基準格子を透過した前記複 数の平行光を受光する複数の受光素子を有する受光部と
を備えることを特徴とする検出装置。
[7] 表面に所定の形状を有する凹曲面と凸曲面とが 2次元方向に交互に形成された検 出面を有する基準格子と、
前記基準格子の裏面に形成された反射面と、
前記基準格子に対して移動可能に設けられ、前記基準格子の鉛直方向から前記 検出面に向けて複数の平行光を発光する発光部と、
前記発光部と一体的に移動するように設けられ、前記反射面から反射した複数の 平行光を受光する複数の受光素子を有する受光部と
を備えることを特徴とする検出装置。
[8] 表面に所定の形状を有する凹曲面と凸曲面とが 2次元方向に交互に形成された検 出面を有する基準格子と、
前記検出面に形成された反射面と、
前記基準格子に対して移動可能に設けられ、前記基準格子の鉛直方向から前記 検出面に向けて複数の平行光を発光する発光部と、
前記発光部と一体的に移動するように設けられ、前記反射面から反射した複数の 平行光を受光する複数の受光素子を有する受光部と
を備えることを特徴とする検出装置。
[9] 前記発光部は、光源と、前記光源からの光を複数の平行光に分光する分光手段と を有することを特徴とする請求項 6に記載の検出装置。
[10] 前記分光手段は、所定の形状を有する凹曲面と凸曲面とが 2次元方向に交互に形 成された入射面を有することを特徴とする請求項 9に記載の検出装置。
[11] 前記受光部は、前記複数の平行光よりも多い個数の受光素子を有しており、 1つの 平行光に対し少なくとも 1個の受光素子を配設することを特徴とする請求項 6に記載 の検出装置。
[12] 前記受光素子で受光された前記複数の平行光の光強度に応じた検出信号が入力 され、各光強度分布の変化から前記基準格子に対する前記発光部の相対的な移動 量を演算する演算手段を備えることを特徴とする請求項 6に記載の検出装置。
[13] 前記演算手段は、前記複数の受光素子で受光された前記複数の平行光の光強度 分布の変化に基づいて前記検出面に対する前記発光部及び受光部の相対的な傾 き角度を演算することを特徴とする請求項 12に記載の検出装置。
[14] 前記基準格子は、透明基板と、前記透明基板の表面に配設される第 1の基準格子 と、前記第 1の基準格子と 180度の向きとなるように前記透明基板の裏面に配設され る第 2の基準格子とを備えることを特徴とする請求項 6に記載の検出装置。
[15] ベースと、前記ベース上を移動するステージと、前記ステージを駆動させるモータと 、前記ステージを前記ベースに対して浮上させる浮上装置と、前記ステージの状態を 検出する検出装置とを備えるステージ装置であって、前記検出装置は、
2次元方向に周期的に変化する形状を有する基準格子と、
前記基準格子に向けて光を照射する光源と、
複数の開口部を有し、前記複数の開口部により前記光源力 照射された光を複数 の光に分光する分光手段と、
前記基準格子で反射された複数の反射光を一括して受光する受光素子を有する 検出手段とを備え、かつ、前記検出手段が、前記受光素子が受光する前記複数の 反射光の変化に基づいて、前記基準格子に対する状態を検出することを特徴とする ステージ装置。
[16] 前記モータには平面モータを用い、前記浮上装置にはエアーベアリングを用いるこ とを特徴とする請求項 15に記載のステージ装置。
[17] ベースと、前記ベースに対して移動可能に配設されるステージと、前記ステージに 駆動力を付与する駆動手段と、前記ステージの移動を検出する検出装置と、前記検 出装置の検出結果に応じて前記ステージが所定速度で移動するように前記駆動手 段を制御する制御手段とを備えるステージ装置であって、前記検出装置は、 表面に所定の形状を有する凹曲面と凸曲面とが 2次元方向に交互に形成された検 出面を有する基準格子と、
前記基準格子に対して移動可能に設けられ、前記基準格子の鉛直方向から前記 検出面に向けて複数の平行光を発光する発光部と、
前記発光部と一体的に移動するように設けられ、前記基準格子を透過した前記複 数の平行光を受光する複数の受光素子を有する受光部と
を備えることを特徴とするステージ装置。 前記駆動手段は一対のリニアモータであり、前記制御手段は前記一対のリニアモ ータを並進駆動することを特徴とする請求項 17に記載のステージ装置。
前記検出装置を前記リニアモータの近傍に配設することを特徴とする請求項 18に 記載のステージ装置。
