Abstract
Verfahren und Vorrichtung zur Ausbildung einer erhöhten Kontaktmetallisierung (18) auf einer Anschlußfläche (11) eines Substrats (10) unter Verwendung einer Drahtbondeinrichtung mit einem Bondwerkzeug (26), wobei mittels des Bondwerkzeugs (26) zunächst ein aus einem Mundstück (27) herausgeführtes Drahtendstück eines Kontaktmaterialdrahts (13) unter Einwirkung von Druck und Temperatur mit der Anschlußfläche (11) verbunden wird und anschließend ein Abtrennen des mit der Anschlußfläche (11) verbundenen Drahtendstücks (29) vom übrigen Kontaktmaterialdraht (13) erfolgt, mit den Verfahrensschritten: Ausführung einer ersten Verbindung zwischen einem freien Ende des Drahtendstücks (29) und der Anschlußfläche (11) zur Ausbildung eines ersten Verbindungsbereichs (21); Ausführung einer zweiten Verbindung zwischen einem laufenden, mit dem übrigen Kontaktmaterialdraht (13) verbundenen Ende des Drahtendstücks (29) und der Anschlußfläche (11) oder einem Teilbereich des bereits mit einem Ende mit der Anschlußfläche (11) verbundenen Drahtendstücks (29) zur Ausbildung eines zweiten Verbindungsbereichs (22), derart, daß zwischen dem ersten Verbindungsbereich (21) und dem zweiten Verbindungsbereich (22) eine definierte Drahtstrecke (19) ausgebildet ist, und die Verbindungsbereiche (21, 22) zusammen mit der Drahtstrecke (19) ein Kontaktmaterialvolumen (25) bilden; Umschmelzen des auf der Anschlußfläche (11) ausgebildeten Kontaktmaterialvolumens (25) zur Ausbildung der erhöhten Kontaktmetallisierung (18).
Description
VERFAHREN UND VORRICHTUNG ZUR AUSBILDUNG EINER ERHÖHTEN
KONTAKTMETALLISIERUNG
Die vorliegende Erfindung betrifft ein Verfahren und eine Vor¬ richtung nach dem Oberbegriff des Anspruchs 1 bzw. 4.
Bei den bekannten Vefahren zur Ausbildung von erhöhten Kon¬ taktmetallisierungen, die fachsprachlich auch als sogenannte "Bumps" bezeichnet werden, ist grundsätzlich zwischen masken¬ orientierten Verfahren und eher als mechanisch zu bezeichnen¬ den Verfahren zu unterscheiden.
Als maskenorientierte Verfahren werden Verfahren bezeichnet, bei denen die Anordnung und geometrische Beschaffenheit der erhöhten Kontaktmetallisierungen durch Oberflächenmasken defi¬ niert werden, die lediglich die Bereiche von Anschlußflächen einer ansonsten durch die Maske abgedeckten Substratoberfläche freilassen. Erst dann erfolgt in einem zweiten Verfahrens¬ schritt der Auftrag des Kontaktmaterials auf die Anschlußflä- chen, die fachsprachlich auch als sogenannte "Pads" bezeichnet werden, beispielsweise durch galvanische oder chemische Ab- scheidungsverfahren.
Bei sämtlichen der vorgenannten, maskenorientierten Verfahren wird der selektive Auftrag des zur Ausbildung der erhöhten Kontaktmetallisierungen bestimmten Kontaktmaterials durch die Maskierung der Substratoberfläche erreicht. In der Regel sind zum Aufbau der Maske fotolithographische Prozesse zur Struktu¬ rierung eines fotoempfindlichen Lacks oder ähnliche Verfahren erforderlich. Darüber hinaus muß die Maske nach Ausbildung der erhöhten Kontaktmetallisierungen von der Substratoberfläche
wieder entfernt werden. Insbesondere der mit Ausbildung einer derartigen Maske verbundene Verfahrensaufwand ist nur bei ei¬ ner Großserienfertigung von Substraten mit standardisierter Anschlußflächenverteilung lohnend.
Die vorstehend erwähnten mechanischen Verfahren zur Ausbildung erhöhter Kontaktmetallisierungen weisen demgegenüber den Vor¬ teil auf, daß eine selektive Ausbildung erhöhter Kontaktmetal¬ lisierungen auf den Pads ohne die vorherige Ausbildung einer entsprechenden Oberflächenmaske möglich ist. Bei derartigen Verfahren wird die an sich zur Herstellung von Drahtverbindun¬ gen zwischen Anschlußflächen desselben Substrates oder ver¬ schiedener Substrate entwickelte Drahtverbindungstechnik ge¬ nutzt. In der Drahtverbindungstechnik hat sich ein fachsprach¬ lich als "Ball-Wedge-Verfahren" bezeichnetes Verfahren durch- gesetzt, bei dem zunächst an einem aus dem Mundstück einer Bondkapillare herausgeführten Drahtendstück durch thermische Beaufschlagung des Drahtendes eine Kugel ausgebildet wird. Diese Kugel (Ball) wird unter Verformung durch das Mundstück der Bondkapillare mit der ersten Anschlußfläche verbunden. An- schließend wird eine Drahtschleife zur Überwindung der Distanz zwischen der ersten Anschlußfläche und einer zweiten Anschlu߬ fläche ausgebildet und schließlich wird zur Herstellung der Verbindung zwischen dem Drahtendstück und der zweiten An¬ schlußfläche das Drahtendstück mit einem Verbindungsbereich von einer Druckfläche des Kapillarenmundstücks unter Verfor¬ mung gegen die zweite Anschlußfläche gedrückt und unter gleichzeitiger Abtrennung des Drahtteilstücks mit der An¬ schlußfläche verbunden. Diese zweite Verbindungsausbildung wird fachsprachlich als "Wedge" bezeichnet.
Die Anwendung dieses an sich aus der Drahtverbindungstechnik bekannten Verfahrens zur Ausbildung einer erhöhten Kontaktme¬ tallisierung auf einer Substratanschlußfläche ist aus der DE- PS 32 09 242 bekannt.
Bei dem bekannten Verfahren wird eine am freien Ende eines aus dem Kapillarenmundstück herausgeführten Drahtendstücks unter Wärmebeau schlagung ausgebildete Drahtkugel gegen eine Sub-
stratanschlußflache gedrückt und mit dieser verbunden. Das Ab¬ trennen des zur Ausbildung der erhöhten Kontaktmetallisierung aus dem Kapillarenmundstück herausgeführten Drahtendstücks er¬ folgt durch Ausbildung einer Schwachstelle an dem aus dem Ka- pillarenmundstück herausgeführten Drahtendstück und an¬ schließendes Ziehen an der Schwachstelle.
Die mit dem bekannten Verfahren ausgebildete erhöhte Kontakt¬ metallisierung weist aufgrund der kugelförmigen Ausgangsform des aus dem Kapillarenmundstück herausgeführten Drahtendstücks eine im wesentlichen kreisförmige Grundfläche auf. Hierdurch ergibt sich eine relativ geringe Überdeckung zwischen der er¬ höhten Kontaktmetallisierung und der in der Regel rechteckför- igen Oberfläche der Anschlußfläche. Darüber hinaus ist das mit dem bekannten Verfahren erzielbare Volumen der erhöhten Kontaktmetallisierung durch die Größe der zuvor an dem Draht¬ endstück ausgebildeten Kontaktmaterialkugel begrenzt. Die Kugelgröße ist wiederum abhängig vom Drahtdurchmesser, so daß ausgehend von einem gegebenen Drahtdurchmesser nur erhöhte Kontaktmetallisierungen mit einem festgelegten Volumen erziel- bar sind.
Der vorliegenden Erfindung liegt die Aufgabe zugrunde, ein Verfahren bzw. eine Vorrichtung zur Ausbildung einer erhöhten Kontaktmetallisierung auf einer Substratanschlußfläche vorzu¬ schlagen, das bzw. die eine Anpassung des Volumen der erhöhten Kontaktmetallisierungen an die Geometrie und Größe der An¬ schlußfläche ermöglicht.
Diese Aufgabe wird durch ein Verfahren mit den Merkmalen des Anspruchs 1 gelöst.
Bei dem erfindungsgemäßen Verfahren erfolgt zunächst die Aus- führung einer ersten Verbindung zwischen einem freien Ende des Drahtendstücks eines Kontaktmaterialdrahts und der Anschlu߬ fläche zur Ausbildung eines ersten Verbindungsbereichs, an¬ schließend die Ausführung einer zweiten Verbindung zwischen einem laufenden, mit dem übrigen Kontaktmaterialdraht verbun- denen Ende des Drahtendstücks und der Anschlußfläche oder einem Teilbereich des mit der Anschlußfläche verbundenen
Drahtendstücks zur Ausbildung eines zweiten Verbindungsbe¬ reichs, derart, daß zwischen dem ersten und dem zweiten Ver¬ bindungsbereich eine definierte Drahtstrecke ausgebildet ist und die Verbindungsbereiche zusammen mit der Drahtstrecke ein Kontaktmaterialvolumen bilden, und schließlich ein U schmelzen des auf der Anschlußfläche ausgebildeten Kontaktmaterialvolu¬ mens zur Ausbildung der erhöhten Kontaktmetallisierung.
Abweichend von dem vorbekannten, in der DE-PS 32 09 242 offen¬ barten Verfahren wird neben den Verbindungsbereichen des Drahtendstücks das zur Ausbildung der erhöhten Kontaktmetalli¬ sierung zur Verfügung stehende Kontaktmaterialvolumen durch die zwischen den Verbindungsbereichen erzeugte Drahtstrecke definiert. Da das Materialvolumen der Drahtstrecke abhängig von der Länge der Drahtstrecke ist, läßt sich auf einfache Art und Weise das für die Ausbildung der erhöhten Kontaktmetalli¬ sierung gewünschte Volumen durch eine entsprechende Länge der Drahtstrecke einstellen. Diese Art der Volumeneinstellung ist unabhängig vom Querschnitt des verwendeten Kontaktmetall¬ drahts. Auch ist es möglich, durch einen entsprechenden Ver- lauf der Drahtstrecke diese im besonderen Maße der Oberflä¬ chengeometrie der Anschlußfläche anzupassen.
Dabei kann die zweite Verbindung ebenso wie die erste Verbin¬ dung unmittelbar mit der Anschlußfläche erfolgen oder auch mit einem Teilbereich des bereits mit einem Ende mit der Anschluß- fläche verbundenen Drahtendstücks. Die zweite Alternative er¬ weist sich besonders dann als vorteilhaft, wenn die Anschlu߬ fläche nur eine relativ kleine Oberfläche aufweist.
Insbesondere für den letztgenannten Fall erweist sich auch als vorteilhaft, wenn die zweite Verbindung des Drahtendstücks mit dem Teilbereich des bereits mit einem Ende mit der Anschluß- flache verbundenen Drahtendstücks derart erfolgt, daß der Teilbereich mit dem ersten Verbindungsbereich übereinstimmt. Auf diese Art und Weise sind nämlich beide Verbindungsbereiche unmittelbar übereinander angeordnet, so daß eine besonders platzsparende, einander überdeckende Anordnung der Verbin¬ dungsbereiche geschaffen wird, wobei - wie auch in den vorge-
nannten Fällen - das zur Ausbildung der erhöhten Kontaktmetal¬ lisierung benötigte Materialvolumen im wesentlichen durch die zwischen den Verbindungsbereichen ausgebildete Drahtstrecke bereitgestellt wird.
In bestimmten Fällen kann es sich jedoch auch als vorteilhaft erweisen, wenn die zweite Verbindung des Drahtendstücks mit dem Teilbereich des bereits mit einem Ende mit der Anschlu߬ fläche verbundenen Drahtendstücks derart erfolgt, daß der Teilbereich mit Abstand zum ersten Verbindungsbereich angeord- net ist. Der Abstand kann dabei sogar so gewählt sein, daß sich der zweite Verbindungsbereich außerhalb der Anschlußflä¬ che befindet, wobei trotzdem eine definierte Drahtstrecke ge¬ schaffen wird. Dies kann besonders dann von Vorteil sein, wenn besonders hohe Kontaktmetallisierungen auf besonders kleinen Anschlußflächen ausgebildet werden sollen.
Insbesondere bei relativ dicht beieinander oder auch überein- anderliegenden Verbindungsbereichen erweist sich eine Ausbil¬ dung des Bondwerkzeugs als Bondkapillare als vorteilhaft, die mit einem Kapillarenmundstück versehen ist, das mindestens eine Druckfläche zur Ausbildung eines Verbindungsbereichs an einem aus dem Kapillarenmundstück herausgeführten Drahtend¬ stück aufweist, wobei benachbart der Druckfläche ein Drahtauf¬ nahmeraum ausgebildet ist, der zur versenkten Aufnahme des Drahtendstücks in der Oberfläche des Kapillarenmundstücks dient.
Durch den Drahtaufnahmeraum wird für die Drahtstrecke ein Aus¬ weichraum gebildet, so daß sich die Drahtstrecke auch bei dicht beieinander oder übereinanderliegender Verbindungsberei¬ chen im wesentlichen ungestört ausbilden kann.
Um Drahtstrecken nicht nur in einer Hauptorientierung ausbil¬ den zu können, erweist es sich als vorteilhaft, wenn das Ka¬ pillarenmundstück mit einer gegenüberliegend der ersten ange¬ ordneten, weiteren Druckfläche zur Ausbildung eines Verbin- dungsbereichs versehen ist, und benachbart dieser weiteren Druckfläche ebenfalls ein Drahtaufnahmeraum vorgesehen ist. Darüber hinaus ist das erfindungsgemäße Verfahren jedoch auch
mit als Bondkeilen ausgeführten Bondwerkzeugen durchführbar.
Nachfolgend werden das Verfahren zur Ausbildung erhöhter Kon¬ taktmetallisierungen und eine zur Durchführung des Verfahrens geeignete Vorrichtung anhand der Zeichnungen beispielhaft er- läutert. Es zeigen:
Fig. 1 die Ausbildung einer Drahtstrecke zwischen zwei Verbindungsbereichen eines Kontaktmetalldrahts zur Aus¬ bildung eines Kontaktmaterialvolumens für eine erhöhte Kontaktmetallisierung;
Fig. 2 eine durch Umschmelzen des in Fig. 1 dargestell¬ ten Kontaktmaterialvolumens gebildete erhöhte Kontaktme¬ tallisierung;
Fig. 3 ein weiteres Beispiel für die Ausbildung eines Kontaktmaterialvolumens auf einer Anschlußfläche;
Fig. 4 noch ein Beispiel für die Ausbildung eines Kon¬ taktmaterialvolumens auf einer Anschlußfläche;
Fig. 5, 6 und 7 die Ausbildung des in Fig. 3 dargestell¬ ten Kontaktmaterialvolumens in drei aufeinanderfolgenden Phasen unter Darstellung einer dabei verwendbaren Vor- richtung;
Fig. 8 und 9 die Ausbildung des in Fig. 4 dargestellten Kontaktmaterialvolumens in zwei aufeinanderfolgenden Phasen unter Darstellung einer dabei verwendbaren Vor¬ richtung.
Fig. 1 zeigt eine auf einem Substrat 10 angeordnete, bei¬ spielsweise mit einem Goldauftrag versehene Anschlußfläche 11, auf der ein aus einem Drahtendstück 12 eines Kontaktmaterial¬ drahts 13 gebildetes Kontaktmaterialvolumen 14 angeordnet ist. Bei dem Substrat kann es sich um einen Chip oder ein sonstiges beliebiges Substrat handeln. Wesentlich für die Durchführung des nachfolgend erläuterten Verfahrens ist lediglich das Vor¬ handensein einer Anschlußflache 11, auf der unter Anwendung eines vom Prinzip her bekannten Drahtbondverfahrens das Kon-
7 taktmaterialvolumen 14 ausgebildet werden kann.
Das Kontaktmaterialvolumen 14 besteht aus zwei Verbindungsbe¬ reichen 15, 16 des Drahtendstücks 12 und einer zwischen den Verbindungsbereichen 15, 16 schleifenförmig ausgebildeten Drahtstrecke 17.
Bei dem in Fig. 1 dargestellten Ausführungsbeispiel weist die Anschlußfläche 11 eine Oberfläche von 250 x 60 μm auf, wobei in Fig. 1 die Längsseite dargestellt ist. Der Kontaktmaterial¬ draht 13 besteht hier aus einer hochbleihaltigen Blei/Zinn- Lotlegierung, beispielsweise PbSn2, wobei das Drahtendstück 12 einen Durchmesser von 40 μm aufweist.
Aus Fig. 1 wird deutlich, daß das Kontaktmaterialvolumen 14 im wesentlichen durch die Länge der zwischen den Verbindungsbe¬ reichen 15 und 16 ausgebildeten Drahtstrecke 17 bestimmt wird.
Fig. 2 zeigt eine durch Umschmelzen aus dem Kontaktmaterialvo¬ lumen 14 (Fig. 1) hergestellte erhöhte Kontaktmetallisierung 18. Bei dem hier verwendeten Kontaktmaterialdraht 13 wird für den Umschmelzprozeß eine Temperatur von etwa 310°C benötigt. Aufgrund der Haftung des schmelzflüssigen Kontaktmaterials auf der benetzungsfähigen Anschlußfläche 11 und der Oberflächen¬ spannung des schmelzflüssigen Kontaktmaterialvolumens 14 bil¬ det sich die Kontaktmetallisierung 18 mit einem relativ stark ausgeprägten Meniskus aus. Die in Fig. 2 dargestellte Kontakt¬ metallisierung 18 eignet sich beispielsweise zur Flip-Chip- Kontaktierung des damit versehenen Substrats.
In den Fig. 3 und 4 sind weitere Beispiele für die Ausbildung von Drahtstrecken 19 bzw. 20 zwischen Verbindungsbereichen 21, 22 bzw. 23, 24 auf der Anschlußfläche 11 dargestellt.
In den Fig. 5 bis 7 ist in chronologischer Reihenfolge die Ausbildung der in Fig. 3 dargestellten, zwischen den Verbin¬ dungsbereichen 21 und 22 fertig ausgebildeten Drahtstrecke 19 dargestellt. Zur Ausbildung der Drahtstrecke 19 bzw. eines aus der Drahtstrecke 19 und den Verbindungsbereichen 21, 22 gebil¬ deten Kontaktmaterialvolumens 25 wird hier ein als Bondkapil-
lare 26 ausgebildetes Bondwerkzeug im sogenannten "Wedge- Wedge-Modus" angesteuert und führt dabei die in den Fig. 5 bis 6 angedeuteten, zeitlich aufeinanderfolgenden Bewegungen durch.
Die in Fig. 5 in einem Längsschnitt im Bereich eines Kapilla¬ renmundstücks 27 dargestellte Bondkapillare 26 weist einen in diesem Ausführungsbeispiel koaxial zur Längsachse der Bondka¬ pillare 26 verlaufenden Drahtführungskanal 28 auf. Aus dem Drahtführungεkanal 28 ist ein Drahtendstück 29 des mittels ei- ner nicht näher dargestellten Vorschubeinrichtung aus dem Drahtführungskanal 28 ausfahrbaren Kontaktmaterialdrahts 13 herausgeführt. An der Mündung des Drahtführungskanals 28 sind zwei einander gegenüberliegend angeordnete Druckflächen 31, 32 vorgesehen, die jeweils in einen hier im Querschnitt V- schlitzförmig ausgebildeten Drahtaufnahmeraum 33, 34 überge¬ hen. In der in Fig. 5 dargestellten Längsschnittansicht ist jeweils nur die senkrecht zur Zeichenebene von einem Schlitz¬ grund 30 schräg nach unten zu einer Kontaktoberfläche 35 des Kapillarenmundstücks 27 verlaufende Führungsschräge 36 bzw. 37 zu sehen.
Zur Ausbildung des in Fig. 5 dargestellten ersten Verbindungs¬ bereichs 21 wird das aus dem Kapillarenmundstück 27 herausra¬ gende Drahtendstück 29 mittels der Bondkapillare 26 so gegen die Anschlußfläche 11 verfahren, daß in der in Fig. 5 darge- stellten Konfiguration durch Druck der Druckfläche 31 das Drahtendstück 29 unter Ausbildung des Verbindungsbereichs 21 verformt und mit der Anschlußfläche 11 verbunden wird. Dabei wird dem Druck eine Temperatur- und/oder Ultraschallbeauf¬ schlagung überlagert, so, wie es von den derzeit praktizierten Drahtbondtechniken her bekannt ist. Im technischen Sprachge¬ brauch wird der erste Verbindungsbereich 21 auch als erster Wedge bezeichnet.
Fig. 6 zeigt nun eine Phase des Verfahrweges der Bondkapillare 26, bei der diese überlagert mit einer Vorschubbewegung 38 des Kontaktmaterialdrahts nach oben und anschließend wieder nach unten in Richtung auf die Anschlußflache 11 zu (Doppelpfeil
39) verfahren wird. Dabei bildet sich die in Fig. 6 darge¬ stellte schleifenförmige Drahtstrecke 19 aus.
In Fig. 6 ist deutlich zu erkennen, wie sich der Kontaktmate¬ rialdraht 13 bei Ausbildung der Drahtstrecke 19 teilweise in den Drahtaufnahmeraum 34 einlegt, wodurch die im wesentlichen ungestörte schleifenförmige Ausbildung der Drahtstrecke 19 möglich wird. Darüber hinaus wird durch den Drahtaufnahmeraum 34 die im Vergleich zur Kontaktoberfläche 35 des Kapillaren¬ mundstücks 27 relativ kleine Ausbildung der Druckfläche 32 zur Erzielung hoher Druck- und Verformungskräfte bei relativ ge¬ ringer Anpresskraft der Bondkapillare 26 möglich.
Fig. 7 zeigt die Ausbildung des zweiten Verbindungsbereichs 22 oder zweiten Wedge, bei dem der Kontaktmaterialdraht 13 unter Verformung durch die Druckfläche 32 mit dem ersten Verbin- dungsbereich 21 oder Wedge verbunden wird. Bei Durchführung der Verbindung oder unmittelbar danach wird ein Zug (Pfeil 40) auf den Kontaktmaterialdraht 30 ausgeübt, so daß der Kontakt¬ materialdraht 13 an einer durch Zickzacklinienverlauf angedeu¬ teten Trennstelle 41 abreißt und somit das bereits in Fig. 3 dargestellte Kontaktmaterialvolumen 25 ausgebildet ist.
In den Fig. 8 und 9 ist in zwei aufeinanderfolgenden Herstel¬ lungsphasen die Ausbildung der in Fig. 4 dargestellten, zwi¬ schen den Verbindungsbereichen 23 und 24 fertig ausgebildeten Drahtstrecke 20 dargestellt. Zur Ausbildung der Drahtstrecke 20 bzw. eines aus der Drahtstrecke 20 und den Verbindungsbe¬ reichen 23, 24 gebildeten Kontaktmaterialvolumens 42 wird ein hier als Bondkeil 43 ausgebildetes Bondwerkzeug verwendet. Der Bondkeil 43 unterscheidet sich im wesentlichen von der in den Fig. 5 bis 7 dargestellten Bondkapillare durch einen schräg zu einem Keilfortsatz 44 verlaufend angeordneten Drahtzuführkanal 45. Der Bondkeil 43 entspricht dabei den konventionell beim sogenannten "Ultraschall-Bonden" verwendeten Bondwerkzeugen.
Fig. 8 zeigt die Ausbildung des ersten Verbindungsbereichs 23, bei dem das betreffende Drahtende mit der Anschlußfläche 11 verbunden wird. Nach Ausbildung des ersten Verbindungsbereichs 23 wird der Bondkeil 43 so weit nach oben (Pfeil 46) verfah-
ren, bis sich die zur Ausbildung des Kontaktmaterialvolumens 42 benötigte Drahtstrecke 20 einstellt. Anschließend wird der Bondkeil 43 zur Ausbildung des zweiten Verbindungsbereichs 24 wieder nach unten (Pfeil 47) gegen die Anschlußfläche 11 ver- fahren, derart, daß sich der Verbindungsbereich 24, wie in Fig. 9 dargestellt, auf dem Verbindungsbereich 23 ausbildet. Die dabei schleifenför ig ausgebildete Drahtstrecke 20 legt sich seitlich an den Kopfbereich bzw. den Keilfortsatz 44 des Bondkeils 43 an und wird geringfügig in einer Richtung senk- recht zur Zeichenebene ausgelenkt, so daß auch bei Verwendung des dargestellten konventionellen Bondkeils 43 die Ausbildung des Kontaktmaterialvolumens 42 mit der schleifenförmigen Drahtstrecke 20 relativ ungehindert möglich ist.
Nach Fertigstellung des zweiten Verbindungsbereichs 24 erfolgt auch hier, wie durch eine Trennstelle 48 verdeutlicht, ein Ab¬ trennen des laufenden Endes des Kontaktmaterialdrahts 13 durch eine in Längsrichtung des Kontaktmaterialdrahts 13 wirkende Zugkraft 49.
Es wird darauf hingewiesen, daß sowohl die Ausbildung des in Fig. 3 dargestellten Kontaktmaterialvolumens 25 als auch die Ausbildung des in Fig. 4 dargestellten Kontaktmaterialvolumens 42 mit beiden in den Fig. 5 bis 7 bzw. 8 und 9 dargestellten Bondwerkzeugen möglich ist.
Claims
erfahren zur Ausbildung einer erhöhten Kontaktmetalli- sierung auf einer Anschlußfläche eines Substrats unter Verwendung einer Drahtbondeinrichtung mit einem Bondwerk¬ zeug, wobei mittels des Bondwerkzeugs zunächst ein aus einem Mundstück herausgeführtes Drahtendstück eines Kon- taktmaterialdrahts mit der Anschlußfläche verbunden wird und anschließend ein Abtrennen des mit der Anschlußfläche verbundenen Drahtendstücks vom übrigen Kontaktmaterial¬ draht erfolgt, g e k e n n z e i c h n e t durch die Verfahrensschritte:
- Ausführung einer ersten Verbindung zwischen einem freien Ende des Drahtendstücks (29) und der Anschlu߬ fläche (11) zur Ausbildung eines ersten Verbindungsbe¬ reichs (21),
- Ausführung einer zweiten Verbindung zwischen einem laufenden, mit dem übrigen Kontaktmaterialdraht (13) verbundenen Ende des Drahtendstücks (29) und der Anschlußfläche (11) oder einem Teilbereich des bereits mit einem Ende mit der Anschlußfläche (11) verbundenen Drahtendstücks (29) zur Ausbildung eines zweiten Verbin¬ dungsbereichs (22), derart, daß zwischen dem ersten Ver¬ bindungsbereich (21) und dem zweiten Verbindungsbereich (22) eine definierte Drahtstrecke (19) ausgebildet ist, und die Verbindungsbereiche (21, 22) zusammen mit der Drahtstrecke (19) ein Kontaktmaterialvolumen (25) bil¬ den, - Umschmelzen des auf der Anschlußfläche (11) ausgebil¬ deten Kontaktmaterialvolumens (25) zur Ausbildung der erhöhten Kontaktmetallisierung (18).
2. Verfahren nach Anspruch 1, dadurch g e k e n n z e i c h n e t, daß die zweite Verbindung des Drahtendstücks (29) mit dem Teilbereich des bereits mit einem Ende mit der Anschlu߬ fläche (11) verbundenen Drahtendεtücks (29) derart er¬ folgt, daß der Teilbereich mit dem ersten Verbindungsbe- reich (21) übereinstimmt.

Verfahren nach Anspruch 1, dadurch g e k e n n z e i c h n e t, daß die zweite Verbindung des Drahtendstücks (29) mit dem Teilbereich des bereits mit einem Ende mit der Anschluß- fläche (11) verbundenen Drahtendstücks (29) derart er¬ folgt, daß der Teilbereich mit Abstand zum ersten Verbin¬ dungsbereich (21) angeordnet ist.
4. Bondwerkzeug zur Ausbildung einer erhöhten Kontaktmetal¬ lisierung nach einem oder mehreren der Ansprüche 1 bis 3 mit einem Kapillarenmundstück, das mindestens eine Druck¬ fläche zur Ausbildung eines Verbindungsbereichs an einem aus dem Kapillarenmundstück herausgeführten Drahtendstück aufweist, dadurch g e k e n n z e i c h n e t, daß benachbart der Druckfläche (32) ein Drahtaufnahmeraum (34) ausgebildet ist, der zur versenkten Aufnahme des Drahtendstücks (29) in einer Kontaktoberfläche (35) des Kapillarenmundstücks (27) dient.
5. Bondwerkzeug nach Anspruch 4, dadurch g e k e n n z e i c h n e t, daß gegenüberliegend der ersten Druckfläche (32) eine zweite Druckfläche (31) angeordnet ist, die entsprechend der ersten Druckfläche (32) benachbart in einen Drahtauf¬ nahmeraum übergeht.
