Abstract
Dispositif photoconducteur comprenant un substrat (10) en un matériau doué de propriétés conductrices, une couche active (20) d'un matériau doué de propriétés photoconductrices déposée sur une première face (11) dudit substrat (10), une couche collectrice transparente (30) d'un deuxième matériau doué de propriétés conductrices déposée sur ladite couche active (20), et des moyens (13, 31) de contact électrique disposés respectivement sur une deuxième face (12) du substrat et sur ladite couche collectrice (30). Selon l'invention, le deuxième matériau doué de propriétés conductrices est un oxyde de cuivre à valence mixte de formule générale (ACuO3-x)m (A'O)n. Application à la photodétection du rayonnement ultraviolet, visible ou proche infrarouge.
Description
"DISPOSITIF PHOTODETECTEUR COMPORTANT UNE ELECTRODE TRANSPARENTE DE FAIBLE RESISTANCE ELECTRIQUE"
La présente invention concerne un dispositif photoconducteur comprenant un substrat en un matériau doué de propriétés conductrices, une couche active d'un matériau doué de propriétés photoconductrices déposée sur une première face dudit substrat, une couche collectrice transparente d'un deuxième matériau doué de propriétés conductrices déposée sur ladite couche active, et des moyens de contact électrique disposés respectivement sur une deuxième face du substrat et sur ladite couche collectrice.
L'invention trouve une application particulièrement avanta- geuse dans le domaine de la photodétection du rayonnement ultraviolet, visible ou proche infrarouge.
Le dispositif photoconducteur conforme au préambule est le siège d'un effet photovoltaïque qui a pour origine le champ électrique interne créé par la dissymétrie des électrodes constituées respectivement par le substrat et par la couche collectrice transparente. Les particules d'énergie lumineuse, ou photons, en pénétrant dans le dispositif par ladite couche collectrice transparente, atteignent la couche active et permet ainsi d'exciter des charges électriques ou électrons qui, entraînés par le champ électrique interne, donnent naissance à la circulation d'un courant en l'absence de toute source d'énergie extérieure. Ces effets photovoltaîques sont décrits en particulier dans les ouvrages suivants :

Dans ce mécanisme, l'électrode collectrice joue un rôle fondamental puisqu'elle doit être à la fois transparente pour permettre à la lumière incidente d'atteindre la couche active photosensible, et conductrice pour pouvoir effectivement collecter les charges électriques produites. En d'autres termes, la couche collectrice doit présenter un produit R le plus petit possible, expression dans laquelle R est la résistance électrique par unité de surface et α le coefficient d'absorption. Or, R et α varient en sens
inverse pour un matériau donné lorsqu'on fait varier l'épaisseur, ce qui se traduit par le fait qu'une bonne transparence implique nécessairement une résistance électrique élevée. Il est donc nécessaire de trouver un compromis entre transparence et résistance. En particulier, pour des matériaux conducteurs comme les métaux, la transparence n'existe que pour de très faibles épaisseurs, inférieures au dixième de nanomètre. On obtient par exemple des électrodes métalliques semi-transparentes pour une épaisseur de l'ordre de 20 nanomètres et une résistance R voisine de quelques ohms par cm2. D'autres matériaux également utilisés, comme l'oxyde mixte d'étain et d'indium, présentent un coefficient de transmission voisin de 0,9 mais une résistance par unité de surface beaucoup plus élevée.
Aussi, le problème technique à résoudre par l'objet de la présente invention est de réaliser un dispositif photodétecteur conforme au préambule dans lequel la couche collectrice transparente présenterait un produit R < très faible sous des épaisseurs plus importantes que celles habituellement utilisées avec les métaux par exemple.
La solution au problème technique posé consiste, selon la présente invention, en ce que ledit deuxième matériau doué de propriétés conductrices est un oxyde de cuivre à valence mixte de formule générale
(ACuO, 3-x ) m (A'O) n .
Les oxydes de cuivre à valence mixte, décrits en particulier dans les demandes de brevet français n° 87 03975 et n° 89 0-^769 et dans la publication de B. Raveau, C. Michel, M, Hervieu, D. Groult et J. Provost dans M.R.S. Proceedings 156 ( 1989) 129, sont des matériaux supra¬ conducteurs qui sont conducteurs à la température ambiante et qui présentent, en dessous d'une température appelée température critique (92K par exemple), une résistance nulle mesurée avec la meilleure précision des appareils de mesure existants. D'autre part, la Demanderesse a établi que les oxydes de cuivre à valence mixte précités présentent, outre leurs propriétés conductrices, une autre propriété, à savoir celle d'être transparente à la lumière lorsque l'épaisseur traversée par celle-ci est inférieure à 1 μm. C'est donc le mérite de la Demanderesse d'avoir perçu et compris l'intérêt pour la photodétection de cette propriété optique de
transparence, de l'avoir rapprochée et combinée avec les propriétés électriques de ces matériaux supraconducteurs, et d'en avoir déduit qu'il était possible, avec ces oxydes, de disposer d'un matériau conducteur et transparent pouvant être utilisé simultanément comme électrode collectrice et fenêtre optique dans les dispositifs à effets photovoltaîques.
Parmi les matériaux susceptibles de constituer la couche photoconductrice active, on peut citer tous les matériaux fonctionnant comme des semi-conducteurs quand ils sont éclairés, ou encore des isolants transparents comportant des impuretés. Mais de façon avantageuse, on préférera ceux qui permettent également de réaliser le dépôt de l'oxyde supraconducteur. En particulier, ces matériaux doivent former une couche anti-diffusion et une couche d'adaptation entre l'oxyde supraconducteur et le substrat. C'est ainsi qu'il est prévu que ledit matériau doué de propriétés photoconductrices est choisi dans le groupe constitué par' les oxydes ZrO2, MgO et SrTiO, ou dans le groupe constitué par les nitrures GaN, AIN, InN et Si,Nώ, lesquels sont décrits dans la demande de brevet français n° 88 01059. Ces oxydes et ces nitrures sont connus comme substrats dans la technologie des oxydes supraconducteurs.
Dans un mode de réalisation particulier du dispositif photodétecteur de l'invention, ledit premier matériau doué de propriétés conductrices est un matériau semi-conducteur, et notamment du silicium. Cette caractéristique présente l'avantage de permettre une intégration très facile du dispositif de l'invention dans une chaîne de traitement électronique, amplification par exemple, le substrat semi-conducteur étant commun au dispositif photodétecteur et aux composants de traitement électronique.
La description qui va suivre, en regard des dessins annexés donnés à titre d'exemples non limitatifs, fera bien comprendre en quoi consiste l'invention et comment elle peut être réalisée.
La figure 1 est une vue en coupe d'un dispositif photo¬ conducteur conforme à l'invention.
La figure 2 est un diagramme de la caractéristique courant- tension d'un dispositif photodétecteur conforme à l'invention.
La figure 1 montre en coupe un dispositif photodétecteur
comprenant un substrat 10 en un premier matériau doué de propriétés conductrices, par exemple une plaquette de silicium de 300 μm d'épaisseur, jouant le rôle d'une première électrode.
Sur une première face 1 1 du substrat 10 est déposée, par le procédé de pulvérisation cathodique décrit dans l'ouvrage "Handbook of thin films technology", I. Maissel and R. Glang, Mac Graw Hill, New York ( 1970), une couche active 20 d'un matériau doué de propriétés photoconductrices tel que l'oxyde de zirconium 2rO_ sous une épaisseur de 200 nm.
Une deuxième face 12 du substrat 10 de silicium reçoit un premier moyen 13 de contact électrique constitué par une couche métallique mince, d'argent par exemple. Un contact avec un premier conducteur 14 est réalisé à l'aide d'une laque conductrice.
Une couche collectrice transparente 30 de 200 nm d'épaisseur d'un oxyde de cuivre supraconducteur à valence mixte de formule générale (ACuO, j-x ) m (A'O) n est déposée sur ladite couche active 20 p rar le p Γrocédé de pulvérisation cathodique mentionné plus haut ou par la technique d'ablation laser décrit dans les publications suivantes : X.D. Wu et al, Appl. Phys. Lett. 51 (I I) 14 septembre 1987 et 3. Narrayan et ai, Appl. Phys. Lett. 51 (22) 30 novembre 1987. Par exemple, on choisira comme oxyde supraconducteur l'oxyde de cuivre à valence mixte de formule
Un contact électrique ponctuel est pris sur l'oxyde supra¬ conducteur par le dépôt d'une couche 31 d'or sur laquelle un contact avec un deuxième conducteur 32 est réalisé également à l'aide d'une laque conductrice.
Dans ces conditions, un ampèremètre dont les bornes sont reliées aux conducteurs 14 et 32 permet de rendre compte de la circulation d'un courant électrique lorsque le dispositif photoconducteur est éclairé par un rayonnement lumineux 40 du côté de la couche collectrice transparente 30, celle-ci jouant le rôle de fenêtre optique et de deuxième électrode par rapport à la première électrode constituée par le substrat 10.
L'intensité du courant débité par le dispositif photoconducteur est proportionnelle à l'intensité lumineuse, la sensibilité mesurée pour la longueur d'onde 550 nm étant de l'ordre de 2 mA/ .
Lorsque le dspositif photodétecteur est placé en circuit ouvert,
un voltmètre de forte impédance d'entrée permet de faire apparaître une tension variable avec la longueur d'onde et l'intensité lumineuse, et atteignant des valeurs jusqu'à 0,5 volt.
La caractéristique courant-tension entre V (tension en circuit ouvert) et I (intensité de court-circuit) pour un dispositif photodétecteur de structure Si/ZrO2/YBaCuO est donnée sur la figure 2.
Il est bien entendu que l'invention n'est pas limitée au substrat de silicium décrit ci-dessus, celui-ci pouvant être remplacé par d'autres matériaux, notamment des semi-conducteurs utilisés en électro¬ nique. De même, à l'oxyde de zirconium ZrO- peut être substitué un autre oxyde comme MgO et SrTiO,, ou encore un nitrure comme GaN, AIN, InN et Si,N^. Le choix du matériau doué de propriétés photoconductrices constituant la couche active 20 sera fonction, notamment, du domaine spectral de fonctionnement désiré pour le dispositif photoconducteur.
Claims
1. Dispositif photoconducteur comprenant un substrat ( 10) en un premier matériau doué de propriétés conductrices, une couche active
(20) d'un matériau doué de propriétés photoconductrices déposée sur une première face (1 1) dudit substrat (10), une couche collectrice transparente
(30) d'un deuxième matériau doué de propriétés conductrices déposée sur ladite couche active (20), et des moyens (13, 31) de contact électrique disposés respectivement sur une deuxième face (12) du substrat (10) et sur ladite couche collectrice (30), caractérisé en ce que ledit deuxième matériau doué de propriétés conductrices est un oxyde de cuivre à valence mixte de formule g σénérale (ACuO, _-x ) m (A'O) n .
2. Dispositif photoconducteur selon la revendication 1, caractérisé en ce que ledit matériau doué de propriétés photoconductrices est choisi dans le groupe constitué par les oxydes ZrO-, MgO et SrTiO,.
3. Dispositif photoconducteur selon la revendication 1, caractérisé en ce que ledit matériau doué de propriétés photoconductrices est choisi dans le groupe constitué par les nitrures GaN, AIN, InN et Si,N. .
4. Dispositif photoconducteur selon l'une quelconque des revendications 1 à 3, caractérisé en ce que ledit premier matériau doué de propriétés conductrices est un matériau semi-conducteur.
5. Dispositif photoconducteur selon la revendication 4, caractérisé en ce que ledit matériau semi-conducteur est du silicium.
6. Dispositif photoconducteur selon l'une quelconque des revendications 1 à 5, caractérisé en ce que lesdits moyens de contact électrique sont respectivement constitués par une couche métallique mince (13) déposée sur la deuxième face (12) dudit substrat (10), et par un contact métallique ponctuel (31) disposé sur ladite couche collectrice (30).
