本揭示內容係關於一種具有改良可靠性之半導體封裝的製造方法。
近來,隨著電子設備已經擴大傾向最小化、高功能化、及容量放大且對該半導體封裝之緻密化和高整合性(integration)的需要已快速提高,半導體晶片之尺寸變得愈來愈大。鑒於整合度的改良,已逐漸增加在多階段中層合晶片之堆疊封裝(stack package)方法。
換言之,根據近來的趨勢,已廣泛地利用倒裝晶片(flip chip)類型之半導體裝置,其中利用倒裝晶片黏合將半導體元件諸如半導體晶片安裝在基板上。此外,在倒裝晶片安裝中,將形成在半導體元件上之焊劑凸部及類似者熔化且彼此電連接,且逐漸增加堆疊體封裝(其中晶片係在多階段中被層合),以提高積體化程度。
再者,近來已經發展一種使用矽穿孔(TSV)之半導體,且已透過凸部黏合製程進行訊號傳輸。熱壓黏合技術(TCB)主要已應用於此種凸部黏合。在此時,在該熱壓黏合技術中該黏合劑之熱固化性質影響該封裝製造之加工性及該封裝之可靠性。例如,在3D IC積體技術中,晶片間係藉由倒裝晶片黏合製程,主要是使用具有細節距之TSV (矽穿孔)來層合。
再者,作為用於填充在TSV層之間的黏合劑,已經發展膏料狀之非傳導性膏料(NCP),但有一問題是:隨著該等凸部之節距變更窄且該晶片之厚度變更薄,調節該厚度變困難。為了克服此問題,已發展出以膜形式實施之非傳導性膜(NCF)以提高在半導體晶片之間的連接可靠性。
在200至300℃下施加壓力的同時,在約2至10秒之短時間內進行該熱壓黏合。然而,在藉由此種陡急(abrupt)溫度或壓力變化所固化之黏合劑,產生空隙或在焊劑之間產生樹脂插置(insertion)現象而難以確保可靠性。再者,有一問題是:由於在該熱壓期間有過多填角使該NCF樹脂由該等填角被壓出到側面而使封裝受到汙染。
[技術問題]
因此,本揭示內容之目的是要提供一種半導體封裝之製造方法,其能在用於半導體裝置之倒裝晶片黏合製程的熱壓黏合(TCB)期間,進行無空隙之黏合,不在焊劑之間產生樹脂插置,且具有最小化之填角及改良的可靠性。
[技術解決方式]
在一態樣中,提供一種半導體封裝之製造方法,其包含以下步驟:
將非傳導性膜層合在具有多個矽穿孔(through
Silicon through via)的基板上;及
以紫外線照射藉由該非傳導性膜所層合之該基板,
其中該非傳導性膜在UV照射之前和之後具有1至30%的熔體黏度改變率。

根據本揭示內容之一具體例,能提供一種半導體封裝之製造方法,其包含以下步驟:將非傳導性膜層合在具有多個矽穿孔的基板上;及以紫外線照射藉由該非傳導性膜所層合之該基板,其中該非傳導性膜在UV照射之前和之後具有1至30%的熔體黏度改變率。
本揭示內容係關於一種半導體封裝之製造方法,其在黏合TSV類型之半導體基板(其上形成凸部)時,使用膜類型之密封材料於用於製造半導體裝置之倒裝晶片黏合製程中。尤其,本揭示內容能因使用非傳導性膜代替糊料類型作為半導體密封材料以進行真空層合而防止凸部裂開。
特別地,當在該倒裝晶片黏合製程中層合一或多個半導體晶片時,該經層合的晶片之層間密封填充材料能在基底和晶片之間或在晶片之間的黏合時被使用。在此時,根據本揭示內容之一具體例,能提供一種半導體封裝之製造方法,其使用膜類型之非傳導性膜(NCF)作為該經層合之晶片之層間密封材料,且使用真空層合方法於其應用中。
再者,可以使用包括在UV照射後具有1至30%、或5至29%、或15至27%之熔體黏度改變率之黏合劑層的非傳導性膜作為膜類型密封材料。由於使用此一膜,在熱壓黏合(TCB)期間能進行無空隙的黏合,且不產生在焊劑中之樹脂的插置,且將填角最小化,從而製造具有改良之可靠性的半導體封裝。當熔體黏度之改變率為30%或更多時,在熱壓黏合期間可能引起導熱性的缺陷及連接品質的缺陷。
再者,在使用該非傳導性膜於密封之所層合的半導體晶片之層間密封時,進行真空層合。因為真空層合係在相對低溫下進行,僅當在此溫度範圍中之該黏度是低的,才可能完全填充在細節距凸部之間。使用該傳導性膜能在真空層合期間防止凸部破裂。
以紫外線照射該藉由非傳導性膜所層合之基板的步驟可在0.1至1000 mJ/cm2
之光量下進行。亦即,以上步驟使用具有固定波長譜帶之UV且根據該凸部高度、該非傳導性膜厚度、該基板膜及該黏合劑層之厚度而不同,但較佳以使用0.1至1000 mJ/cm2
或100至1000 mJ/cm2
或300至800 mJ/cm2
之光量的紫外線照射。在曝光後,可發生光固化以在光起始劑與該光固化性樹脂中所包括之烯系不飽和官能基團之間形成交聯,從而該熔體黏度提高,且在該熱壓製程之期間不因部分交聯產生空隙,且能使該填角最小化。
再者,在本揭示內容中,除了使用上述非傳導性膜之配置,也能進行常見的封裝製程。
例如,該封裝製程包括:晶圓試驗製程,在此期間檢視有缺陷的半導體晶片;切塊(dicing)製程,其中將晶圓裁切成個別晶片;晶粒黏合製程,其中將不同的晶片貼合至電路膜之安裝用板或引線框架;線料(wire)黏合製程,其中在半導體晶片上所提供之晶片墊係透過電連接裝置諸如線料,與該電路膜之電路圖案或引線框架連接;及類似步驟。此時,在該切塊製程之前,可以進行用於使基板(晶圓)變薄至所需厚度的背研磨(back grinding)製程。
再者,在照射紫外線的步驟之後,該方法可進一步包括熱壓黏合基板(其中該基板層合有經紫外線照射之該非傳導性膜)和具有多個電極墊之半導體基板(其中該多個電極墊係定位於面對其上層合有該非傳導性膜的基板)。
尤其,該半導體封裝可藉由在UV照射之後進行熱壓黏合製程而有效地被製造。該熱壓黏合製程較佳藉由在200℃或更高之高溫下施加固定壓力在短時間內進行。當該UV照射完成時,在壓敏性黏合劑層(PSA黏合劑)之間的黏合力被減低且因此該PSA層容易被剝離。
較佳地,該熱壓黏合可在200至300℃之溫度及10 N至300 N之壓力條件下進行2至10秒。可能在短暫黏合後,於50℃至150℃之溫度下進行主要黏合1秒至10秒。更佳地,該壓力條件可以是10N至300N或50N至250N。此外,用於該熱壓黏合的時間可以是2秒至8秒。
若在熱壓黏合時之溫度是200℃或更低,則有一問題是:因為沒有達到位於該凸部上之焊劑的熔點,沒有造成在該凸部與該墊之間的電連接。若該溫度是300℃或更高,則有一問題是:該非傳導性膜被熱分解且產生排氣。
再者,若在該熱壓黏合期間該壓力是10N或更低,則有一問題是:在該凸部與該墊之間的連接是困難的。再者,若該壓力是300 N或更高,則有一風險是:該凸部可能被破壞或該晶片可能破裂。
再者,該方法可進一步包括在進行該熱壓黏合之前移除該非傳導性膜之黏合劑層。因為本揭示內容包括在UV照射之後所部分光固化之黏合劑層,在UV照射之後,該壓敏性黏合劑層之移除變得相對容易。

只要用於形成該非傳導性膜之黏合劑樹脂組成物之光固化期間的熔體黏度相較於以紫外光照射之前的熔體黏度,提高(亦即改變率) 1%至30%,或5%至29%,或15%至27%或更低之內,則該組成物不受限制。
根據一較佳具體例,在本揭示內容之該非傳導性膜中之該黏合劑層可包括樹脂組成物,該樹脂組成物包括(a)具有光固化性不飽和官能基團之光固化性樹脂、(b)熱固化性樹脂和固化劑、(c)光起始劑、(d)無機填料、及(e)觸媒。

較佳地,在本揭示內容中,層合該非傳導性膜之步驟較佳是在40至130℃或40至100℃及真空的條件下進行。在此時,在該真空層合期間,若該溫度是40℃或更低,則有一問題是:該膜之流動性是低的且因此在凸部之間的間隙不被填充。若該溫度是130℃或更高,則有一問題是:在層合期間發生熱固化且該熔體黏度提高,以致不展現填充性質。亦即,當用於半導體密封之材料被真空層合在凸部基板上時,非傳導性膜之使用令該細節距凸部在該層合溫度下能有效地被包埋。

以上方法是一種由以下步驟構成之方法:將多個導孔(via)(洞)刺穿過用以作為半導體基板之矽晶片的內部,將金屬填充於其中,且在微凸部之間進行連接。因此,能將多個凸部形成在該半導體基板上,且該凸部可包括金屬柱體(pillar)和在該柱體上之焊劑帽(solder cap)。

較佳地,可以使用具有-10℃至30℃之玻璃轉換溫度及50,000至1,000,000 g/mol之重量平均分子量的(甲基)丙烯酸酯系共聚物樹脂作為該熱塑性樹脂。
同時,該光固化性樹脂之含量以100重量份之該熱固化性樹脂和該固化劑的總重量計為3至45重量份。若該光固化性樹脂之含量是3重量份或更低,則有一問題是:在UV照射後之光固化程度是不足夠的且因此產生空隙。若該含量是45重量份或更高,則有一問題是:在UV照射後之該熔體黏度過度提高,以致凸部之間的連接在熱壓黏合期間並未良好地進行。
該熱固化性樹脂之用量以100重量份之該總樹脂組成物之固體含量計可為15至80重量份。
當考量在製造該黏合劑膜期間該組成物之流動性的控制時,該熱塑性樹脂之含量以100重量份之該熱固化性樹脂可為10至500重量份。
可以使用一種已知能用作熱固化性樹脂之固化劑的化合物作為該固化劑。更特別地,該固化劑可包括選自由苯酚系固化劑、胺系固化劑、和酸酐系固化劑構成之群組之一或多種化合物。
較佳能使用酚醛系苯酚樹脂作為該固化劑。
該酚醛系苯酚樹脂具有一環位於反應性官能基團之間的化學結構。由於這些結構性質,該酚醛系苯酚樹脂能進一步降低該黏合劑組成物之吸濕性,在高溫IR回流製程中能進一步改良穩定性,且因此能扮演防止該黏合劑膜之剝離現象或回流破裂的角色。

較佳能使用具有60℃或更高、或60℃至150℃、或65℃至140℃之軟化點的酚醛系苯酚樹脂作為該酚醛系苯酚樹脂。具有60℃或更高之軟化點的酚醛系苯酚樹脂使該黏合劑組成物在固化後具有足夠的耐熱性、強度、和黏合性。然而,若該酚醛系苯酚樹脂之軟化點太高,則該黏合劑組成物之流動性被降低,且在實際的半導體製程中在該黏合劑內部產生空隙,以致可能明顯地降低成品之可靠性或品質。
考量最後製造之黏合劑膜的物理性質和類似者,可以合適地選擇固化劑的含量。例如,該固化劑之用量以100重量份之該熱固化性樹脂計,可為10至700重量份或30至300重量份。
用於黏合半導體之樹脂組成物可進一步包括固化觸媒。
該固化觸媒用以促進該固化劑之功能或用於黏合半導體之該黏合劑樹脂組成物的固化,且在沒有特別限制下可以使用在此技藝中已知之在用於黏合半導體或類似者之黏合劑樹脂組成物的製造中所用的任何常見的固化觸媒。
例如,在此使用之固化觸媒可包括選自由磷系化合物、硼系化合物、磷硼系化合物、及咪唑系化合物構成之群組中之一或多者。考量最後製造之該黏合劑膜的物性及類似者,可以合適地選擇該固化觸媒之用量。

該無機填料之用量以全部100重量份之該光固化性樹脂、該熱固性樹脂、該固化劑、和該熱塑性樹脂計,可為10至300重量份或15至250重量份。
上述具體例之用於黏合半導體的該樹脂組成物可進一步包括添加劑,諸如助熔劑、均染劑、消泡劑及類似之用於移除該焊劑之氧化物膜者。
再者,用於連接半導體電路之黏合劑組成物可包括以100重量份之該光固化性樹脂、該熱固化性樹脂、該固化劑和該熱塑性樹脂、和該無機填料的總重量計10至200重量份之有機溶劑。該有機溶劑之含量可依據該黏合劑組成物和最後製造之黏合劑膜的物理性質或製程而決定。

作為該形成黏合劑層在該支撐基板上的方法,可以使用一種方法,其中藉由已知裝置諸如刮刀(comma)塗覆機、凹版印刷塗覆機、模具塗覆機、及逆向塗覆機將該黏合劑組成物以其原樣或以經合適有機溶劑稀釋之形式塗覆在該支撐基板或該脫模膜上,然後在60℃至150℃之溫度下乾燥10秒至30分鐘。
可將該黏合劑層之厚度合適地調節在1至500 μm、5至100 μm、或5至50 μm之範圍中。
在以下,本揭示內容之具體例將藉由實例更詳細地被描述。然而,以下實例僅是闡明本發明之特定具體例,且本揭示內容之範圍不藉此限制。
[實施例][ 製備實例:光固化性樹脂之製備 ] 製備實例 1
表氯醇和異氰酸2-丙烯醯氧基乙酯以1:9之莫耳比率與VH-4170 (DIC,雙酚A酚醛樹脂)和觸媒一起反應以製備能同時光固化並熱固化的化合物。實例 1 :用於黏合半導體與非傳導性膜 ( 黏合劑膜 ) 之樹脂組成物的製造
根據圖1之製程製造半導體封裝。作為在該半導體封裝製程中使用之該非傳導性膜,使用具有部分固化之黏合劑層且具有圖2之結構的膜以作為密封材料。
(1) 用於連接半導體電路之黏合劑組成物的製造
40克之作為環氧樹脂固化劑的苯酚樹脂KH-6021 (藉由DIC製造之雙酚A酚醛樹脂);30克之作為環氧樹脂的RE-310S (藉由Nippon Kayaku Co., Ltd.製造之雙酚A環氧樹脂);35克的YDCN-500-5P (藉由Kukdo Chemical製造之甲酚酚醛環氧樹脂);10克之作為光固化劑的A-DCP (藉由Shin- Nakamura Chemical Co., Ltd.製造之二丙烯酸三環甲烷二甲酯(tricyclomethane dimethanol diacrylate))、0.5克的二新戊四醇六丙烯酸酯;1克之作為光起始劑的Darocur TPO、15克之熱塑性丙烯酸酯樹脂KG-3015 (Mw:900,000,玻璃轉換溫度:10℃);1.5克之觸媒(2-苯基-4,5-二羥基甲基咪唑);1克之助熔劑和75克之無機填料球形矽石(SC-2050,Admatechs)係與甲基乙基酮混合以獲得用於連接半導體電路之黏合劑組成物(45 wt%之固體濃度)。
(2) 黏合劑膜之製造
使用刮刀塗覆機,將含有常見丙烯酸系樹脂之黏合劑樹脂組成物塗覆在聚對苯二甲酸乙二酯膜(38 μm之厚度)上,然後乾燥以形成具有厚度約20μm之壓敏性黏合劑層。之後,使用刮刀塗覆機塗覆上述黏合劑樹脂組成物,且在110℃下乾燥3分鐘以獲得具有厚度約20 μm之黏合劑層的黏合劑膜。隨後,將標準的防護膜(經脫模處理之聚對苯二甲酸乙二酯)形成在該黏合劑層上至厚度20 μm。
(3) 半導體裝置之製造
製備包括凸部晶片(4.5 mm × 4.5 mm)之晶圓,該凸部晶片為半導體裝置,其中提供多個矽穿孔,且在具有高度15 μm及節距50μm之銅填料上形成無鉛焊劑(SnAgCu)形成至高度3 μm。
該防護膜由該非傳導性黏合劑膜移除,該黏合劑膜之黏合劑層被定位在該晶圓之該凸部表面上,在80℃下進行真空層合,然後個體化(individualized)成晶片單元。
其上真空層合有該非傳導性膜之個體化的凸部晶片係以500 mJ/cm2
之光量的紫外光照射。
當完成該UV照射時,該黏合劑層之黏合強度被降低,以致在該非傳導性膜之黏合劑層上的該壓敏性黏合劑層容易與該脫模基板膜一同被移除。
隨後,在70℃及100 N下,使用熱壓黏合機3秒,將其上層合有該黏合劑層之該個體化的凸部晶片暫時地黏合至6 mm × 8 mm之具有連接墊(其具有50 μm之節距)的基板晶片,然後加熱至260℃且進行熱壓黏合4秒。實例 2
除了使用以下之黏合劑組成物之外,以與實例1相同方式製造黏合劑膜和半導體裝置。
50克之作為環氧樹脂固化劑的苯酚樹脂GPH-65 (藉由Nippon Kayaku Co., Ltd.製造之雙酚酚醛樹脂);20克之作為環氧樹脂的RE-310S (藉由Nippon Kayaku Co., Ltd.製造之雙酚A環氧樹脂,180 g/eq之環氧當量重);30克的YDCN-500-5P (藉由Kukdo Chemical製造之甲酚酚醛環氧樹脂);15克之作為光固化劑的製備實例1的化合物;0.3克之作為光起始劑的OXE01;1.5克之觸媒(2-苯基-4,5-二羥基甲基咪唑);1克之助熔劑;和90克之無機填料球形矽石(SC-2050,Admatechs)係與甲基乙基酮混合以獲得用於連接半導體電路之黏合劑組成物(45 wt%之固體濃度)。實例 3
除了使用以下之黏合劑組成物之外,以與實例1相同方式製造黏合劑膜和半導體裝置。
以與實例1相同方式獲得用於連接半導體電路之黏合劑組成物,惟進一步添加15克之作為熱塑性樹脂的KG-3015於實例2中。比較例 1
除了使用以下之黏合劑組成物之外,以與實例1相同方式製造黏合劑膜和半導體裝置。
以與實例1相同方式獲得用於連接半導體電路之黏合劑組成物,惟在實例1中不添加該光固化劑A-DCP (藉由Shin-Nakamura Co., Ltd.之二丙烯酸三環甲烷二甲酯)及二新戊四醇六丙烯酸酯、及光起始劑Darocur TPO。比較例 2
以與實例3相同方式製造半導體裝置,惟在實例3中,非傳導性黏合劑膜被層合,然後進行熱壓黏合,但不進行UV照射。比較例 3
除了使用以下之黏合劑組成物之外,以與實例1相同方式製造黏合劑膜和半導體裝置。
以與實例2相同方式獲得用於連接半導體電路之黏合劑組成物,惟在實例2中,將GPH-65換成40克之KA-1163 (藉由DIC製造之甲酚酚醛樹脂),將RE-310S換成EOCN-104S,且將無機填料SC-2050 (Admatechs之球形矽石,平均粒徑500 nm)換成340克之YC100C (Admatechs之球形矽石,平均粒徑100 nm)。比較例 4
除了使用以下之黏合劑組成物之外,以與實例1相同方式製造黏合劑膜和半導體裝置。
以與實例2相同方式獲得黏合劑組成物,惟在實例2中使用70克之作為光固化性樹脂之製備實例1的化合物、5克之二新戊四醇六丙烯酸酯、0.8克之作為光起始劑的OXE01、100克之無機填料(SC-2050,Admatechs之球形矽石)。比較例 5
除了使用以下之黏合劑組成物之外,以與實例1相同方式製造黏合劑膜和半導體裝置。
50克之作為環氧樹脂固化劑的苯酚樹脂VH-4170 (藉由DIC製造之雙酚A酚醛樹脂);75克之作為環氧樹脂的RE-310S (藉由Nippon Kayaku Co., Ltd.製造之雙酚A環氧樹脂,180 g/eq之環氧當量重);10克的A-BPE-10 (藉由Shin-Nakamura Chemical Co., Ltd.製造之2,2-雙[4-(丙烯醯氧基聚乙氧基)苯基]丙烷(氧化乙烯(10莫耳)加合物);0.5克之作為光起始劑的Darocur TPO;1克之觸媒(2-苯基-4,5-二羥基甲基咪唑);1克之助熔劑;和40克之無機填料球形矽石(SC-2050,Admatechs)係與甲基乙基酮混合以獲得用於連接半導體電路之黏合劑組成物。[ 試驗例 ]
(1) 熔體黏度和黏度改變率的測量
在實例和比較例中所分別獲得之黏合劑膜被重疊並層合直到厚度變為320 μm,然後在80℃下使用滾筒層合機層合。隨後,每一樣品被模塑成具有直徑8 mm之圓形,然後使用TA Instruments之高等流變測定膨脹系統(ARES),在5 rad/s之切變速率下施加10℃/min之加熱速率。測量值之最低值的黏度值被判定為該熔體黏度。UV照射後之該熔體黏度係藉由下述程序測量:在該非傳導性黏合劑膜之該載體膜側以500 mJ/cm2
的紫外光照射,然後以相同的方式層合和測量該熔體黏度。
(2) 空隙之評估
若在凸部晶片和基板晶片之間透過掃描聲學斷層顯像法(SAT)測得之由空隙所佔據的面積是1%或更小,則在實例和比較例之每一者中獲得之半導體裝置被評估為「可接受的」(O),或若該面積超過1%,則被評估為「不可接受的」(×)。
(3) 電連續性之評估
若能證實有菊鍊連接(daisy chain connection),則在實例和比較例之每一者中獲得之半導體裝置被評估為「可接受的」(O),或若不能證實有菊鍊連接,則被評估為「不可接受的」(×)。
(4) 連接品質之評估
在實例和比較例之每一者中所得的半導體裝置中的連接部件藉由橫截面拋光而暴露,且使用光學顯微鏡觀察。若在連接部件中沒有看見捕集(trapping)且該焊劑已將該配線(wiring)充分潤濕,則評估指定為「可接受的」(O),若否,則評估指定為「不可接受的」(×)。
(5) 填角(fillet)之評估(單位:μm)
使用光學顯微鏡,在凸部晶片上觀察在實例和比較例之每一者中所得之半導體裝置,且測量該非傳導性膜流出所經過之填角的最大長度。
檢視表1和2之結果能確定:在實例1至3中,在UV照射之前和之後,熔體黏度之改變低至30%或更低,以致在熱壓黏合期間不產生空隙,且該電連續性和連接品質是優越的。此外,實例1至3之填角也能被減小,從而改良可靠性。
另一方面,比較例1至2之在UV照射之前和之後的熔體黏度沒有改變,且顯示良好的電連續性評估結果,但產生空隙,且連續品質是差的,且該填角是過大的,而此成為污染該封裝之原因。
此外,在比較例3中,因為過度使用無機填料,該膜之熔體黏度提高,且熔體黏度之改變率變為30%或更高,且即使在TCB之後沒有實現凸部連接,以致沒有實現電連續性且連接品質有缺陷。
再者,在比較例4中,因為光固化性樹脂之含量範圍是過多的,UV照射之前和之後的熔體黏度之改變率提高至552%,此指明有缺陷的電連續性和有缺陷的連接品質。亦即,在比較例4中,光固化性樹脂之含量被提高,且因此,在以相同量之UV照射之後,該黏度明顯被提高,以致在TCB期間沒有適當地實現連接。
再者,在比較例5中確定:UV照射之前和之後的該熔體黏度是低的,且在TCB期間產生巨大的空隙,且在該接點部件之焊劑之間發生黏合劑之捕集(trapping)。
因此,如同在本揭示內容中,當使用非糊料類型之非傳導性膜作為半導體密封材料,尤其,真空層合係使用非傳導性膜進行,在該非傳導性膜中,在UV照射之前和之後調節熔體黏度之改變率,能使填角最小化且能防止凸部之破裂。因此,根據該用於製造本揭示內容之半導體封裝的方法,由於在熱壓黏合期間之優越的電連續性和連接品質,可能改良可靠性。

Claims (12)
- 一種半導體封裝之製造方法,其包含以下步驟:將非傳導性膜層合在具有多個矽穿孔(through silicon through via)的基板上;及以紫外線照射藉由該非傳導性膜所層合之該基板,其中該非傳導性膜在UV照射之前和之後具有1至30%的熔體黏度改變率。
- 如請求項1之半導體封裝的製造方法,其中該非傳導性膜在UV照射之前和之後具有15至27%的熔體黏度改變率。
- 如請求項1之半導體封裝的製造方法,其中以紫外線照射藉由該非傳導性膜所層合之該基板的步驟係在0.1至1000mJ/cm2之光量下進行。
- 如請求項1之半導體封裝的製造方法,其中該非傳導性膜包括經脫模處理的(release-treated)基板膜、壓敏性黏合劑層和黏合劑層。
- 如請求項4之半導體封裝的製造方法,其中在該非傳導性膜中之黏合劑層包括樹脂組成物,該樹脂組成物包括(a)具有光固化性不飽和官能基團的光固化性樹脂、(b)熱固化性樹脂和固化劑、(c)光起始劑、(d)無機填料、及(e)觸媒。
- 如請求項5之半導體封裝的製造方法,其中該光固化性樹脂之含量以100重量份之該熱固化性樹脂 和該固化劑的總重量計為3至45重量份。
- 如請求項1之半導體封裝的製造方法,其中該非傳導性膜在以紫外線照射之前具有800至15000Pa.s的熔體黏度,以及在以紫外線照射之後具有1000至18000Pa.s的熔體黏度。
- 如請求項1之半導體封裝的製造方法,其中層合該非傳導性膜之步驟係在40至130℃且真空的條件下進行。
- 如請求項1之半導體封裝的製造方法,其中在具有該多個矽穿孔(through silicon via)之該基板中,形成多個穿透該基板之內側的矽穿孔以及多個用於連接之凸部。
- 如請求項1之半導體封裝的製造方法,其中在照射紫外線的步驟之後,該方法進一步包括使層合有經紫外線照射之該非傳導性膜的該基板與具有多個電極墊的半導體基板熱壓黏合,其中該多個電極墊係定位於面對其上層合有該非傳導性膜的該基板。
- 如請求項10之半導體封裝的製造方法,其中該熱壓黏合係在200至300℃之溫度及10N至300N之壓力條件下進行2至10秒。
- 如請求項10之半導體封裝的製造方法,其進一步包括在進行該熱壓黏合之前移除該非傳導性膜之黏合劑層。
