Abstract
A fabrication method for self-aligned metal gate CMOS transistor to fabricate the first and second type MOS transistors on the first type substrate with the second type well region, which comprises: - forming the second type well region on a position of the first type substrate; - forming shield objects on the channel region prepared for forming the first and second type MOS transistors and the contact region of the first type substrate and the second type well region; - proceeding a first oxidizing to form a first field oxide; - removing the first field oxide; - taking the shield object as mask to dope the first and second type impurities respectively to form the first and second type MOS transistors' drain and source regions and the contact region of the first type substrate and the second type well region; - proceeding a second oxidizing to form a second field oxide; - forming gate oxidation and a contact window on the second field oxide; - proceeding metalization to form the metal gates of the first and second type MOS transistors and the metal contact of the source and drain regions.
