Abstract
本發明關於基板支撐裝置用基板支撐組裝體,特徵包括:夾頭底座,支撐待處理的基板,在外周面附近,沿周圍方向形成設置收納部,在通過設置收納部包圍的內側部分形成向上方開放的收容槽,能以旋轉軸為中心進行旋轉;夾頭銷,配置在夾頭底座的設置收納部上部,能沿遠離和靠近基板的方向移動;器具部,配置於設置收納部內,與夾頭銷相連接,用於使夾頭銷移動;驅動部,用於向器具部傳遞動力;超聲波清潔單元,收容在收容槽,在夾頭底座的外周面附近,沿周圍方向形成的設置收納部內集中配置器具部,在中心的收容槽收納超聲波清潔單元,因此可具有能通過超聲波發生單元清潔基板的背面的功能。
Description
本發明關於基板處理裝置用基板支撐組裝體,更詳細地,關於如下的基板支撐組裝體,即,為了清潔或乾燥半導體工序等,在支撐基板的狀態下使其進行旋轉。
通常,半導體設備是通過在基板上以薄膜形態蒸鍍多種物質並將其碳化來製造的,為此,需要進行蒸鍍工序、光刻工序、蝕刻工序、清潔工序及乾燥工序等多種不同步驟的工序。
其中,清潔工序和乾燥工序為去除存在於上述基板上的異物或粒子等之後進行乾燥的工序,通過在將基板支撐在旋轉頭部(夾頭底座)上的狀態下使其高速旋轉並向基板的表面或背面供給處理液來實施。
通常,當上述旋轉頭部旋轉時,為了防止基板向旋轉頭部的側方向脫離而沿著上述旋轉頭部的周圍方向設置多個夾頭銷,包括上述夾頭銷、旋轉頭部、器具部(機構)及用於驅動上述器具部的驅動部來構成基板支撐裝置。
上述多個夾頭銷具有如下結構,即,在基板被把持在旋轉頭部上的把持位置與從基板分離的解除位置之間往復移動。
但是,在現有技術的基板支撐裝置中,在與基板的背面相向的旋轉頭部的上部面形成有蓋,通過設置於上述蓋的擋板噴射清潔液或氣體等物質來進行清潔。
因此,根據這種結構的現有技術,存在很難通過如超聲波發生單元等具有其他清潔原理的裝置來清潔基板的背面的缺點。

發明所欲解決之問題
本發明為瞭解決上述現有技術的問題而提出,本發明的目的在於,提供如下的基板處理裝置用基板支撐組裝體,即,可通過如超聲波發生單元的介質來清潔基板的背面。
解決問題之技術手段
為了實現上述目的,本發明的基板處理裝置用基板支撐組裝體的特徵在於,包括:夾頭底座,支撐待處理的基板,在外周面附近,沿著周圍方向形成設置收納部,在通過上述設置收納部包圍的內側部分形成向上方開放的收容槽,能夠以旋轉軸為中心進行旋轉;夾頭銷,配置在上述夾頭底座的設置收納部上部,能夠沿著遠離和靠近上述基板的方向移動;器具部,配置於上述設置收納部內,與上述夾頭銷相連接,用於使夾頭銷移動;驅動部,用於向上述器具部傳遞動力;以及超聲波清潔單元,收容在上述收容槽。
本發明的特徵在於,在上述夾頭底座的收容槽底部或夾頭底座的側壁貫通形成排水孔。
本發明的特徵在於,在上述夾頭底座的收容槽底部形成的排水孔與上述設置收納部的內側邊緣相鄰。

並且,根據本發明,本發明具有如下的效果,即,調節支撐銷等的位置,以使上述設置收納部的內周面靠近基板的外周面,若將超聲波發生單元準確地安裝在上述收容槽,則可對整個基板進行均勻且有效的超聲波清潔。
並且,根據本發明,本發明具有如下的效果,即,在上述收容槽的底部或夾頭底座的側壁貫通形成排水孔,從而防止從基板上供給並流入到收容槽的清潔液或乾燥液等藥液輕鬆從收容槽排出並累積。
並且,根據本發明,本發明具有如下的效果,即,上述排水孔可以使流入到上述收容槽的藥液迅速排出,同時,當夾頭底座旋轉時,可通過離心力,使藥液輕鬆向上述收容槽底部的排水孔移動並排出。
並且,根據本發明,本發明具有如下的效果,即,在上述收容槽的底部中心形成用於插入上述超聲波清潔單元的下部突出部的插入槽,當與上述插入槽相鄰地,在上述收容槽的底部,包圍上述超聲波清潔單元的下部突出部的外周面的隔斷壁向上方突出形成時,可防止通過上述隔斷壁流入到收容槽的藥液通過中心的插入槽向馬達等流入。
並且,根據本發明,本發明具有如下的效果,即,上述超聲波清潔單元能夠以靠近或遠離上述基板的方式進行升降,用於調節超聲波強度,由此基板的種類可根據工序適當地調節對於上述基板的清潔效果。
並且,根據本發明,本發明具有如下的效果,即,上述超聲波清潔單元具有能夠以旋轉軸為中心沿著半徑方向延伸的形狀,其寬度從旋轉軸朝向前端逐漸變大並從規定位置開始恆定,即,外壁相互並排形成,因此,可以使超聲波清潔單元在上述收容槽的底部佔據的面積最小化。
並且,根據本發明,本發明具有如下的效果,即,可在上述超聲波清潔單元的內部形成用於接收清潔液並朝向基板噴射的內部清潔流路,在外部設置一個以上的清潔液外部供給噴嘴,通過上述內部清潔流路噴射靠近基板的中心的區域,通過清潔液外部供給噴嘴噴射靠近基板的邊緣的區域,從而可以均勻地噴射基板。
並且,根據本發明,本發明具有如下的效果,即,上述超聲波清潔單元的外部與清潔液內部供給噴嘴相連接,上述清潔液內部供給噴嘴與上述內部清潔流路的入口相連接,當從俯視圖觀察時,上述清潔液內部供給噴嘴的供給部朝向上述內部清潔流路的窗口延伸而成,當噴射清潔液時,不會發生碰撞流路的壁的情況,從而可以防止清潔液飛散的情況。
並且,根據本發明,本發明具有如下的效果,即,上述內部清潔流路的出口形成於上述超聲波清潔單元的上部面,上述內部清潔流路以朝向上述基板的方式傾斜而成,當從俯視圖觀察時,若在上述超聲波清潔單元的上部露出的內部清潔流路的半徑方向的兩端部中的至少一個以上述旋轉軸為中心來位於半徑方向的相反側,則超聲波清潔單元內部的內部清潔流路以噴射方向為基準位於基板的中心(或旋轉軸的中心)的後側,使得清潔液噴射至超聲波清潔單元中心的後側部分,從而使超聲波清潔單元實現完全清潔。
並且,根據本發明,本發明具有如下的效果,即,在上述夾頭底座的下方隔開配置的下部固定框架設置有用於檢測基板的第一對射式感測器,在上述夾頭底座的收容槽底部形成用於透射上述第一對射式感測器的光的透光孔,在基板上方隔開配置的上部固定框架配置有用於檢測上述第一對射式感測器的光的第二對射式感測器,因此,若基板遮擋透光孔內的光軸,則判斷為放置有基板,若基板正在放置於夾頭銷的狀態下進行旋轉,但第二對射式感測器在規定時間以上檢測到光,則可以自動判斷為未設置基板或基板破損。
並且,根據本發明,本發明具有如下的效果,即,在上述夾頭底座的收容槽的底部設置通過覆蓋上述透光孔來進行密封並使光透射的密封窗,在上述密封窗配置在一個位置以上的情況下,可以在多個位置中檢查基板是否安裝。
為讓本發明之上述和其他目的、特徵和優點能更明顯易懂,下文特舉實施例,並配合所附圖式,作詳細說明如下。
以下,參照附圖,詳細說明本發明的較佳實施例。
如圖1所示,本發明的基板處理裝置1000包括流體供給單元10、碗(bowl)組裝體20、升降單元30、基板支撐裝置S。
上述流體供給單元10向基板W供給用於處理基板的處理液或處理氣體。
而且,當進行工序時,基板支撐裝置S在支撐基板W的狀態下使其旋轉。
上述碗組裝體20以防止工序中所使用的藥液及當進行工序時所發生的煙霧(fume)向外部飛濺或流出的方式進行收容的結構要素,較佳地,以層疊式構成,根據相對於基板的相對高度使不同藥液及煙霧區別流入。
上述升降單元30使基板支撐裝置S或碗組裝體20進行上下升降,在碗組裝體20內改變碗組裝體20與基板支撐裝置S之間的相對高度。
如圖2所示,上述基板支撐裝置S包括:夾頭底座100,支撐待處理的基板W,在外周面附近,沿著周圍方向形成設置收納部110,在通過上述設置收納部110包圍的內側部分形成向上方開放的收容槽120,能夠以旋轉軸A為中心進行旋轉;夾頭銷200,配置在上述夾頭底座100的設置收納部110上部,能夠沿著遠離和靠近上述基板W的方向移動;器具部300,配置於上述設置收納部110內,與上述夾頭銷200相連接,用於使夾頭銷200移動;驅動部400,用於向上述器具部300傳遞動力;以及超聲波清潔單元900,收容在上述收容槽120。
在上述夾頭底座100可追加設置用於支撐上述基板W的支撐銷800。
如上所述,在上述夾頭底座100的外周面附近的下部,沿著周圍方向形成的設置收納部110內集中配置器具部300,在中心的收容槽120收納超聲波清潔單元900,因此,可具有通過超聲波發生單元900,利用超聲波來清潔背板的背面的功能效果。
尤其,調節支撐銷800等的位置,以使上述設置收納部110的內周面靠近基板W的外周面,若將超聲波發生單元900準確地設置在上述收容槽,則可對整個基板W進行均勻且有效的超聲波清潔。
考慮到上述器具部300與夾頭銷200的相對位置,上述夾頭銷200可以朝向上述基板W彎曲。
從上述基板W的上方或下方供給的清潔液或乾燥液等藥液可流入到收容槽120。
較佳地,為了防止流入到上述收容槽120的藥液累積並使其向外部排出或迴圈,在上述收容槽120的底部122(參照圖2)或夾頭底座100的側壁(參照圖3)貫通形成排水孔123。
進而,如圖2所示,較佳地,當上述排水孔123形成在夾頭底座100的收容槽120底部時,上述排水孔123與上述設置收納部110的內側邊緣相鄰,由此,迅速排出流入到上述收容槽120的藥液,同時,當夾頭底座100旋轉時,通過離心力,使藥液輕鬆向上述收容槽底部122的排水孔123移動並排出。
並且,在上述收容槽120的底部中心可形成用於插入上述超聲波清潔單元900的下部突出部910的插入槽125,與上述插入槽125相鄰地,在上述收容槽120底部,包圍上述超聲波清潔單元900的下部突出部910的外周面的隔斷壁126可向上方突出形成。
可防止通過上述隔斷壁126流入到收容槽120的藥液通過中心的插入槽125流入到馬達500(參照圖1)等。
並且,上述超聲波清潔單元900向夾頭底座100的旋轉方向固定,能夠以靠近或遠離上述基板W方式進行升降,用於調節超聲波強度,由此可以調節對於上述基板W的清潔效果。
另一方面,如圖3和圖4所示,當從俯視圖觀察時,上述超聲波清潔單元900可具有以旋轉軸A(參照圖1)為中心沿著半徑方向延伸的形狀,如圖5所示,其寬度從旋轉軸A中心朝向前端逐漸變大並從規定位置開始恆定,即,外壁可以相互並排形成。
由此,可以使超聲波清潔單元900在上述收容槽120的底部所佔據的面積最小化。
較佳地,可在上述超聲波清潔單元900的內部形成用於接收清潔液並朝向基板噴射的內部清潔流路920,在外部設置一個以上的清潔液外部供給噴嘴930,從而可以向基板W均勻地噴射清潔液。
在此情況下,如圖3所示,當從側視圖觀察時,相對於旋轉軸A方向,上述內部清潔流路920朝向的方向可處於大於0度且小於90度的範圍內,更佳地,處於10度~80度的範圍內。
即,較佳地,通過上述內部清潔流路920噴射基板W的中心,即,噴射靠近旋轉軸A的區域,通過清潔液外部供給噴嘴930噴射靠近基板W的邊緣的區域。
當上述內部清潔流路920和清潔液外部供給噴嘴930同時噴射時,有可能發生相互重疊的區域,不僅如此,即使存在重疊的區域,也不會出現清潔效果下降的情況。
當從俯視圖觀察時,上述內部清潔流路920可配置在夾頭底座100的中心,即,在旋轉軸A的中心附近,可配置在上述超聲波清潔單元900的寬度方向中心。
並且,較佳地,上述超聲波清潔單元900的外部與清潔液內部供給噴嘴940相連接,上述清潔液內部供給噴嘴940與上述內部清潔流路920的入口相連接,當從俯視圖觀察時,上述清潔液內部供給噴嘴940的供給部941朝向上述內部清潔流路920的出口921的中心延伸而成,當噴射清潔液時,沒有碰撞流路的壁的情況,防止清潔液飛散的情況。
並且,如圖5所示,上述內部清潔流路920的出口921形成於上述超聲波清潔單元900的上部面,上述內部清潔流路920以朝向上述基板W的方式傾斜形成,當從俯視圖觀察時,若在上述超聲波清潔單元900的上部露出的內部清潔流路920的上述半徑方向的兩端部中的至少一個以上述旋轉軸A為中心來位於半徑方向的相反側,則超聲波清潔單元900內部的內部清潔流路920的起始點以噴射方向為基準位於旋轉軸A(繪於圖1)的中心或基板W的中心的後方,因而清潔液塗敷至超聲波清潔單元900中心的後側部分,因此,一同實現超聲波清潔單元900的完全清潔。
如圖5所示,較佳地,當從俯視圖觀察時,基於上述清潔液外部供給噴嘴930(繪於圖3)的外部清潔流路相對於以上述旋轉軸A為中心的半徑方向傾斜配置,以具有上述夾頭底座100(繪於圖3)的旋轉方向成分,也具有朝向上述基板W(繪於圖2)的邊緣的成分,在上述基板W的中心朝向邊緣方向,在超聲波清潔單元900長度的1/5~4/5範圍噴射清潔液。
由此,可通過上述清潔液內部供給噴嘴920朝向基板W的半徑方向噴射,同時,通過上述清潔液外部供給噴嘴930朝向半徑方向及旋轉方向噴射基板W,因此,可以更加均勻且有效地噴射基板W的整個區域。
另一方面,如圖4所示,可在上述夾頭底座100的下方隔開配置的下部固定框架181設置用於檢測基板W的第一對射式感測器S1,在上述夾頭底座100的收容槽120底部形成用於使上述第一對射式感測器S1的光透射的透光孔111,在基板W上方隔開配置的上部固定框架191配置用於檢測上述第一對射式感測器S1的光的第二對射式感測器S2。
由此,若基板W遮擋透光孔111內的光軸,則判斷為放置有基板W,若基板W正在放置於夾頭銷200的狀態下進行旋轉,但第二對射式感測器S2在規定時間以上檢測到光,則可以自動判斷為未設置基板W或基板W破損。
在此情況下,較佳地,在上述夾頭底座100的收容槽120底部設置通過覆蓋上述透光孔111來進行密封並使光透射的密封窗112,上述透光孔111和密封窗112可配置在一個位置以上,從而可以在多個位置中進行檢查。
另一方面,如圖6至圖10所示,上述器具部300可包括:第一工作片310,通可過上述驅動部400,沿著上述旋轉軸A方向進行恢復移動;以及第二工作片320,沿著長度,一側與上述第一工作片310接觸,在另一側設置有上述夾頭銷200,在上述一側與另一側之間,以設置於上述夾頭底座100的鉸鏈軸330為中心,以可恢復的方式進行鉸鏈移動。
上述第一工作片310可以沿著在設置收納部110內垂直配置的2個導杆318進行上下移動。
上述鉸鏈軸330可設置於第二工作片320,以可旋轉的方式結合在上述夾頭底座100,這對於本發明所屬技術領域具通常知識者來說是等同的技術。
根據這種結構,若上述驅動部400進行工作來移動上述第一工作片310,則使與上述第一工作片310接觸的上述第二工作片320進行移動,從而與上述第二工作片320連接的夾頭銷200向遠離基板的方向移動並位於等待位置,或者向靠近基板的方向移動並位於把持位置。
即,通過簡單的結構,上述夾頭銷200可以向等待位置和把持位置移動,從而可以使上述設置收納部110的橫向剖面積(體積)最小化。
在上述夾頭底座100的設置收納部110形成使夾頭銷200在等待位置與把持位置之間移動的引導孔190(參照圖8)。
並且,在與上述第一工作片310接觸的第二工作片320的一側下端形成有傾斜面322,從而隨著上述第一工作片310沿著旋轉軸A方向上升,上述第一工作片310的上端推動第二工作片320的傾斜面322,使得上述第二工作片320以上述鉸鏈軸330為中心進行鉸鏈移動。
並且,上述第一工作片310和第二工作片320可以進行恢復移動,因此,當驅動部400不進行工作時,夾頭銷200一直位於把持位置。
具體地,在上述第一工作片310與夾頭底座100之間可設置沿著旋轉軸A方向向相互遠離的方向施加恢復力的第一彈簧311或施加磁力的第一磁鐵(未圖示),在上述第二工作片320與夾頭底座100之間可設置以使上述夾頭銷200朝向把持位置的方式施加力的第二彈簧321或施加磁力的第二磁鐵(未圖示)。
圖中示出上述第一彈簧311為沿著上下方向配置的壓簧,第二彈簧321為沿著水準方向配置的壓簧,本發明所屬技術領域具通常知識者可以適當改變及修改彈簧的配置方向。
並且,在上述第二工作片320中,以上述鉸鏈軸330為中心朝向上述夾頭銷200的部分326可配置在朝向上述第一工作片310的部分327的上方,朝向上述夾頭銷200的部分326可通過上述分離壁130從朝向上述第一工作片310的部分327向上下方向分離並被密封。
根據這種結構,若開放上述設置收納部110的上端蓋,則上述第二工作片320露出,第一工作片310通過上述分離壁130在下方被密封,因此,夾頭銷200的更換等維護變得非常簡單,同時,可以謀求上述第一工作片310不受到外部環境的影響的優點。
如圖8所示,較佳地,當從俯視圖觀察時,上述第二工作片320沿著上述夾頭底座100的周圍方向,以圓弧形長的方式延伸,從而,當進行鉸鏈移動時,最大程度地不幹擾上述夾頭底座100。
如圖6和圖9所示,較佳地,在上述夾頭底座100的外周面形成檢驗孔140,使得朝向上述夾頭銷200的部分326露出,由此,可從外部輕鬆確認夾頭銷200的連接狀態等。
本發明示出通過上述檢驗孔140露出的緊固槽324,可使用扳手等適當的工具來從第二工作片320輕鬆分離夾頭銷200。
並且,如圖8所示,較佳地,朝向上述第一工作片310的部分327的重量大於朝向上述夾頭銷200的部分326的重量。
根據這種結構,當夾頭底座100進行旋轉時,通過其離心力,對於上述鉸鏈軸330的朝向上述第一工作片310的部分327的力矩大於朝向上述夾頭銷200的部分326的力矩,通過離心力,夾頭銷200按壓基板W的側面,因此,當夾頭底座100旋轉時,可以進一步牢固地把持基板W。
另一方面,如圖9所示,上述驅動部400可包括:推杆410,與上述器具部300的第一工作片310接觸;以及驅動單元420,與上述推杆410相連接。
通過上述驅動單元420的驅動,上述推杆410上升並可以使上述第一工作片310進行上升移動。
在此情況下,在上述第一工作片310的下端可形成連接槽312,上述推杆410的上端以突出的方式形成工作突出部412,以便與上述第一工作片310的連接槽312互補性地結合。
如上所述,上述連接槽312與工作突出部412相互互補性地結合,因此,即使連接槽312與工作突出部412的中心軸不一致,也可以在滑動的過程中輕鬆結合。
在上述第一工作片310中,可分別形成與上述推杆410接觸的第一部分313和與上述第二工作片320的傾斜面322接觸的第二部分314。
如圖6和圖7所示,在上述第一工作片310的以「┓」字形彎曲的板315的兩端可分別形成第一部分313和第二部分314,在第一部分313形成有連接槽312,第二部分314與第二工作片320的傾斜面322接觸。
並且,在上述第二工作片320的長度方向一位置可形成沿著上下方向延伸的突起328,在上述突起328的內部側面和設置收納部110的內部面之間形成第二彈簧321,從而可以施加彈性恢復力。
並且,如圖9所示,較佳地,上述驅動單元420包括:支撐框架423,沿著周圍方向設置多個上述推杆410;加壓杆421,與上述支撐框架423相連接,相對於上述推杆410向內側隔開配置;以及驅動源422,相對於上述推杆410向內側隔開配置,與上述加壓杆421相連接,在上述推杆410與加壓杆421之間形成幕牆160。
根據這種結構,可避免因當旋轉頭部旋轉時發生的藥液等的噴霧向驅動源422或加壓杆421側流入而導致的惡劣影響。
並且,本發明還可包括以密封式包圍上述驅動源422的外罩170,通過上述外罩170的上端,上述驅動源422與加壓杆421連接,從而可以防止上述驅動源422因噴霧等外部影響而受損。
另一方面,如圖2所示,較佳地,上述夾頭銷200、第二工作片320、上述夾頭底座100的構成導電介質180及用於驅動上述夾頭底座100旋轉的馬達500電連接並接地,由此,可以防止因在基板W發生靜電而導致品質惡化。
上述第二工作片320和導電介質180等可以由導電金屬或含碳導電材料等導電材料構成。
圖2中,結構要素B為用於緊固在馬達500的螺絲。
並且,若上述夾頭銷200、器具部300及驅動部400的組裝體能夠以旋轉軸A為中心,沿著周圍方向,以等間隔分別配置二組以上,則可以均衡地支撐上述基板W。
本發明的實施例僅是例示性實施例,只要是本發明所屬技術領域具通常知識者,則在發明要求保護範圍內進行多種變形及與其等同的其他實施例是可行的。

Claims (15)
- 一種基板處理裝置用基板支撐組裝體,其中,包括: 夾頭底座,支撐待處理的基板,在外周面附近,沿著周圍方向形成設置收納部,在通過上述設置收納部包圍的內側部分形成向上方開放的收容槽,能夠以旋轉軸為中心進行旋轉; 夾頭銷,配置在上述夾頭底座的上述設置收納部上部,能夠沿著遠離和靠近上述基板的方向移動; 器具部,配置於上述設置收納部內,與上述夾頭銷相連接,用於使上述夾頭銷移動; 驅動部,用於向上述器具部傳遞動力;以及 超聲波清潔單元,收容在上述收容槽。
- 如請求項1所述之基板處理裝置用基板支撐組裝體,其中,在上述夾頭底座的收容槽底部或上述夾頭底座的側壁貫通形成排水孔。
- 如請求項2所述之基板處理裝置用基板支撐組裝體,其中,在上述夾頭底座的收容槽底部形成的排水孔與上述設置收納部的內側邊緣相鄰。

- 如請求項8所述之基板處理裝置用基板支撐組裝體,其中,上述內部清潔流路的出口形成於上述超聲波清潔單元的上部面,上述內部清潔流路以朝向上述基板的方式傾斜而成,當從上方觀察時,在上述超聲波清潔單元的上部露出的上述內部清潔流路的上述半徑方向的兩端部中的至少一個以上述旋轉軸為中心來位於半徑方向的相反側。
- 如請求項11所述之基板處理裝置用基板支撐組裝體,其中,當從側視圖觀察時,相對於上述旋轉軸方向,上述內部清潔流路朝向的方向處於10度~80度的範圍內。
- 如請求項8所述之基板處理裝置用基板支撐組裝體,其中,當從上方觀察時,上述清潔液外部供給噴嘴相對於以上述旋轉軸為中心的半徑方向傾斜配置,以具有上述夾頭底座的旋轉方向成分,具有朝向上述基板的邊緣的成分,在上述基板的中心朝向邊緣方向,在上述超聲波清潔單元長度的1/5~4/5範圍位置噴射清潔液。
- 如請求項1所述之基板處理裝置用基板支撐組裝體,其中,在上述夾頭底座的下方隔開配置的下部固定框架設置有用於檢測上述基板的第一對射式感測器,在上述夾頭底座的收容槽底部形成用於使上述第一對射式感測器的光透射的透光孔,在上述基板上方隔開配置的上部固定框架配置有用於檢測上述第一對射式感測器的光的第二對射式感測器。
- 如請求項14所述之基板處理裝置用基板支撐組裝體,其中,在上述夾頭底座的收容槽底部設置通過覆蓋上述透光孔來進行密封並使光透射的密封窗,上述密封窗配置在一個位置以上。
