Abstract
本發明的電流注入奈米棒發光二極體會發射線性偏振光,其可從基板背側所檢測。當短軸長度小至150nm時,電致發光的偏振率達71%。經電磁模擬證實,偏振選擇性特別會在短軸的長度低至150nm時發生。直接來自光源的光與頂部金屬界面的反射光之間的相消干涉是偏振選擇性的起因。與奈米棒垂直的偏振發射被從奈米棒中獲得,而具其他偏振的剩餘光透射到基板。若導電墊為透明,也可從樣品的正面側檢測到線性偏振光。模擬也指出,調整奈米棒高度可得圓偏振或橢圓偏振光。這些觀察到的現象也可應用於鰭狀奈米壁發光二極體。

本申請案主張於西元2018年2月2日申請之62/625,580號之美國臨時案之優先權。這些及所有其他參考的外部材料藉由引用而將其整體併為本文揭露之一部份。
本發明涉及一種奈米發光二極體(LED),特別是涉及一種以線性(linearly)偏振、橢圓(elliptically)偏振或圓(circularly)偏振發光的棒狀或鰭狀發光二極體。
在III族氮化物藍光發光二極體出現後的二十年中,發光二極體的研究出現重大進步1-3
。現今發光二極體的發光效率很好且亮度很高,同時其使用壽命也變長,因而成為一般室內照明、車頭燈及液晶顯示器(LCD)的背光元件等多種照明技術中最重要的元件4-5
。發光二極體的缺點主要在於其所發射的光是非偏振的,因此不能直接應用於需要偏振光的場合中,例如液晶顯示器背光部分。在這些應用場合中,需要外加偏振片來吸收掉光線中不想要的偏振部分。在此吸收過程中,大約會損失50%的光,因此使能量利用效率變得相當低。被吸收的光通常會轉換為熱能而使設備發熱,這種情況通常會更降低設備的性能。因此,尋求一種能製造發出偏振光的發光二極體的方法,將有助於解決許多現有問題。另外,與發光二極體的尺寸相比,外加的偏振片其尺寸通常相當大,且使用一件偏振片僅能限定出一種偏振方向。因此,利用內含偏振選擇性的發光二極體單元,就可以依各種需求設計出具有不同偏振方向的光源。
目前已有多種方法能使單個III族氮化物發光二極體發出偏振光。舉例而言,一些研究指出,生長在藍寶石c面(c-plane)上的普通III族氮化物發光二極體,自其側面所發出的光會具有高度偏振性6
。但是,其需要特別設計的封裝結構才能讓光僅從側面發出。相同地,生長在非極性或半極性基板上的III族氮化物多量子阱(multiple quantum well)也可以發出高度偏振的光7-9
。然而非極性或半極性基板仍非常昂貴,且在這些基材上所生長的薄膜其品質也不佳。另有研究顯示,配有嵌入式線柵偏振器(embedded wire grid polarizers)的發光二極體也具有高度的偏振選擇性10
。由III族氮化物半導體所製成的非對稱奈米結構(例如,奈米線或奈米光柵)也被證明能發射出偏振光11-14
。這些奈米結構是透過由下而上(bottom-up)或由上而下(top-down)的方式製成。對於自下而上的方法,奈米線通常係使用電漿輔助式分子束磊晶系統(PAMBE,plasma-assisted molecular beam epitaxy system)來生長13-15
。這些奈米線的直徑通常非常小(約30nm),並且通常具有對稱的橫截面。為了觀察發射自頂部的偏振光,這些奈米線必須以水平方式放置,這代表這些奈米線必須從生長基板移除並且放置在目標基板上。然而,在奈米線的兩端製造電性接點(electric contact)的良率很低,因為對奈米線進行重新定位通常是一個隨機過程。由上而下的方式通常包括利用金屬硬罩(metal hard masks)所進行的奈米圖案化以及隨後的乾蝕刻(dry etch)。然而,乾蝕刻通常會在蝕刻面上造成缺陷並降低設備性能。目前已有研究指出,加濕蝕刻(addition wet etch)可以有效地去除乾蝕刻所造成的那些缺陷。利用由上而下的方式可以製造出不對稱型的奈米棒,且其構造尺寸通常可低至約100奈米。這些相對來說較大尺寸的奈米棒,在物理上是堅固到足以維持在生長基板上,這樣的話就代表著僅需要一個電性接點。此外,奈米棒的位置都是預設好的,因此也能夠在其頂部製造出接點。研究出製造電性接點及獲得電致發光(EL,electroluminescence)的可靠方法,將有助於這些特殊的發光二極體找到合適的工業應用。目前已有研究顯示,在各個垂直排列的奈米棒連接其頂部電極的方法17-18
。然而,無論製造方法為何,這些奈米結構所發射的偏振光大多是在光學上被激發,而不是在電學上被激發。對工業應用來說,能夠大規模製造又具有高產量的製造技術也非常重要。因此,諸如電子束微影技術(EBL,Electron-beam Lithography)及聚焦離子束微影技術(FIB,Focused-ion-beam Lithography)等精密奈米製造方法,並不適合用於大量且快速製造具有上述奈米結構的元件。
如前所述,一般發光二極體(LED)所發射的光並未被偏振,而近年來許多的光電設備都需要偏振光源。舉例而言,液晶顯示器面板的背光模組需要發出線性偏振光,而利用液晶模組來控制輸出的偏振方向。前述要求通常是藉由線性偏振片在不需要的偏振方向上來吸收掉偏振光來達成。在此過程中,由未偏振發光二極體所發出的光約有50%被浪費掉。背光模組也可以使用圓偏振(CP,circularly polarized)光。與線性偏振光源的液晶顯示器相比,具有圓偏振照明的液晶顯示器的穿透率對電壓曲線的展現出更陡的斜率,且其亮度更高。使用偏振光源的另一種顯示技術是立體(3D)顯示器,其是採用偏振選擇方法(polarization selecting method)。在立體顯示器會顯示兩個不同的圖像,這兩個圖像的偏振狀態不同。使用者需要戴上具有多件偏光片所組成之組件的3D眼鏡才能觀看到立體影像。這種顯示器需要控制每個像素的偏振狀態,使用傳統線性偏振片難以完成這種控制。但是,能發射偏振光的單個發光二極體即可以解決這些問題。
在本發明中,發光單元被圖案化為橢圓形奈米棒或鰭狀奈米壁,該橢圓形奈米棒或鰭狀奈米壁最窄處的尺寸小於發射波長的一半。在這些發光單元內,其發射光在平行於最窄尺寸的偏振方向上,其行進速度不同於其他偏振方向。藉由控制奈米結構的尺寸參數,發射光的偏振狀態可以從線偏振被改變為橢圓偏振或圓偏振。每個發光二極體可以具有其唯一的偏振態。
為達到上述目的,本發明的一個實施例揭露了一種發光二極體,該發光二極體包括一基板以及一橢圓形奈米棒陣列。該橢圓形奈米棒陣列被設置在基板上,且該橢圓形奈米棒陣列包括複數個與該基板垂直的橢圓形奈米棒。每個奈米棒包括一第一導電層、一主動層以及一第二導電層,該主動層被設置在該第一導電層上,該第二導電層被設置在該主動層上。
為達到上述目的,根據本發明另一個實施例而提供了另一種發光二極體。該發光二極體包括一基板以及複數個鰭狀奈米壁。該複數個鰭狀奈米壁被設置在該基板上且與該基板垂直。每個鰭狀奈米壁包括一第一導電層、一主動層以及一第二導電層,該主動層被設置在該第一導電層上,該第二導電層被設置在該主動層上。
在一個實施例中,每個橢圓形奈米棒或鰭狀奈米壁各別的短軸(minor axis)或線寬(linewidth)小於該主動層的工作波長的一半。
在一個實施例中,從該橢圓形奈米棒或鰭狀奈米壁的頂部或底部觀察到一偏振選擇發射(polarization-selecting emission),且該偏振選擇發射的偏振狀態是線性(linearly)偏振、橢圓(elliptically)偏振或圓(circularly)偏振。
在一個實施例中,當該第一導電層為n型時,該第二導電層為p型;當該第一導電層是p型時,該第二導電層是n型。

線偏振或圓偏振的發光二極體可應用於現有的液晶顯示器產業中。它們可以用來降低前述被放置在非偏振光源前面的線性偏振片所吸收的光能。這種有效利用能量的方式可延長攜帶式設備(例如智慧型手機或筆記本電腦)的使用時間。控制每個獨立發光單元偏振狀態的能力也可以應用在採用偏振選擇方法的立體顯示器中。此外,本文的概念還可以與微發光二極體(micro-LED)或次毫米發光二極體(mini-LED)整合在一起,前述微發光二極體或次毫米發光二極體已在虛擬實境(VA,virtual reality)或擴增實境(AR,augmented reality)顯示技術中展現巨大潛力。能發出偏振光的微發光二極體或次毫米發光二極體將能夠在虛擬實境或擴增實境領域中創造出更有趣的應用。

請參考圖1,根據本發明一個實施例的發光二極體1包括基板11及橢圓形奈米棒陣列12。橢圓形奈米棒陣列12係設置在基板11上並包括多個與基板11垂直的橢圓形奈米棒120。每個橢圓形奈米棒120包括第一導電層121、主動層122及第二導電層123。在本實施例中,第一導電層121、主動層122及第二導電層123係依序地設置在基板11上。主動層122係設置在第一導電層121及第二導電層123之間。第一導電層121可以被設置在基板11上。主動層122係設置在第一導電層121上,且第二導電層123係設置在主動層122上。第一導電層121及第二導電層123可以由n型或p型半導體材料所構成,例如以氮化鎵(GaN)、砷化鎵(GaAs)、砷化鎵銦(InGaAs)、磷化鎵銦鋁(AlInGaP)、砷化銦(InAs)、硒化鋅(ZnSe)、硫化鋅(ZnS)、碳化矽(SiC)及硒化銦(InSe)等為基礎的半導體材料。當兩個導電層中的一個導電層是n型時,另一個是p型。換句話說,當第一導電層是n型時,則第二導電層是p型,而當第一導電層是p型時,則第二導電層是n型。主動層122可以是由重複堆疊的阱(wells)及壁壘(barriers)所構成的多量子阱。
此外,如圖2所示,發光二極體1還可以包括基板11及多個鰭狀奈米壁120a。鰭狀奈米壁120a係設置在基板11上並與基板11垂直。每個鰭狀奈米壁120a包括第一導電層121a、主動層122a以及第二導電層123a,主動層122a設置在第一導電層121a上,第二導電層123a設置在主動層122a上。鰭狀奈米壁120a可以彼此平行。
如圖4中所示,本實施例提供的發光二極體1能夠沿著橢圓形奈米棒120的縱向軸線Z,從橢圓形奈米棒120的頂部或底部發射出偏振光LEM
。本文後述的數據顯示本實施例提供的發光二極體1具有這種偏振選擇發射的能力。其出射光的偏振狀態可以是線性偏振、橢圓偏振或圓偏振。此外,橢圓形奈米棒120(或鰭狀奈米壁120a)的尺寸與這種偏振選擇發射有關。如本文後述的數據所示,每個橢圓形奈米棒120的短軸(或鰭狀奈米壁120a的線寬)可小於主動層122的工作波長的一半,並且較佳地小於或等於其三分之一。主動層122的「工作波長」是指當發光二極體運作時,由主動層所發射的光的波長,並且這個波長會隨著構成主動層122的材料而有所不同。舉例而言,當主動層是InGaN/GaN多量子阱時,會發出波長為450nm的光,而橢圓形奈米棒120的短軸(或鰭狀奈米壁120a的線寬)可以被設計為小於225nm,或者窄至150至200nm。上述的橢圓形奈米棒120(或鰭狀奈米壁120a)的尺寸、主動層122的材料及其工作波長的數值僅是舉例,本發明並不以此為限。
如圖1及圖2所示,在基板11及第一導電層121之間可以進一步設置第三導電層14。第三導電層14及第一導電層121可以由相同的半導體材料所製成。換句話說,當第一導電層121是n型時,則第三導電層14是n型,而當第一導電層121是p型時,則第三導電層14是p型。在基板11及第一導電層121之間設置第三導電層14有助於簡化與每個橢圓形奈米棒120(或鰭狀奈米壁120a)的電連接。此外,光阻擋層15可設置在基板11或第三導電層14上(如圖所示),並位於橢圓形奈米棒120或鰭狀奈米壁120a之間。光阻擋層15可以改善發光二極體1的偏振選擇性。
如圖3A及圖3B所示,根據本實施例的其他實施態樣,橢圓形奈米棒陣列12的橢圓形奈米棒120可以具有四層或五層結構,而不只是圖1所示的三層結構。如圖3A所示,在每個橢圓形奈米棒120內的第二導電層123上可以設置有金屬層125。金屬層125有助於使第二導電層123與可被安裝在橢圓形奈米棒120上的電極產生電性接觸。在另一種態樣中,如圖3B所示,在每個橢圓形奈米棒120內的第二導電層123上會先設置有透明導電層124,其有助使第二導電層123得到歐姆接觸(Ohmic contact),接著在透明導電層124上再設置金屬層125,以協助使透明導電層124獲得電性接觸。應當注意的是,本領域具通常知識者應也可以理解,鰭狀奈米壁120a也可以具有與前述相似(或相同)的那些四層或五層結構。
如圖3C所示,發光二極體1還可包括被設置在橢圓形奈米棒陣列12(或鰭狀奈米壁120a,未示出)上以及位於第三導電層14的平面區域頂部的兩個電極13。如此一來,會使得電流可以被注入至橢圓形奈米棒陣列12(或鰭狀奈米壁120a)中,以促使發光二極體1從橢圓形奈米棒陣列12(或鰭狀奈米壁120a)的頂部或底部發射出偏振光。安裝在橢圓形奈米棒陣列12或鰭狀奈米壁120a上的電極13可以是金屬墊,並且通常會與各個橢圓形奈米棒120或鰭狀奈米壁120a連接,以便在橢圓形奈米棒120或鰭狀奈米壁120a的頂部形成良好的電性接觸。
下列實驗例係用以說明本發明所提供的發光二極體的功能與特性。
奈米棒及奈米壁的奈米加工(
nanofabrication
)
在本文中的不對稱奈米結構,可以用由上而下(top-down)的奈米加工方法所製造。硬罩是由鎳所製成的二維奈米橢圓陣列或一維奈米線陣列,且硬罩可使用常規奈米加工方法來製造,例如電子束微影技術(EBL)或奈米壓印微影技術(NIL,nano-imprint lithography)。每個橢圓形奈米棒的短軸長度或奈米線的線寬係被控制在約200nm。橢圓形奈米棒或鰭狀奈米壁可經過常規乾式感應耦合電漿蝕刻(regular dry ICP etch)處理後獲得。施予額外的濕蝕刻可使蝕刻表面變得平滑。所製得的橢圓棒,短軸長度小於200nm,其小於工作波長450nm的一半。奈米結構的側壁可以是垂直的並且非常光滑的。
電連接
前述垂直排列的奈米棒或奈米壁,是透過基板上的第一導電層而形成電連接,在本實驗例中,該第一導電層是n型半導體。在n型半導體的平面區域的頂部上製做金屬墊來作為電極。奈米棒或奈米壁的頂部放置一個薄金屬墊來做為另一個電極。在這些奈米發光二極體的兩個電極之間施加電流,接著測量其電學及光學特性。
線性偏振發射的電學量測
在本實驗例中,使用數位源表(sourcemeter)將電流施加到兩個接點。圖5(a)示出了橢圓形奈米棒發光二極體的光強度-電流-電壓(L-I-V,light intensity-current-voltage)特性。導通電壓(turn-on voltage)為接近3V。因為奈米棒頂部的鎳墊非常厚(> 50 nm),因此發射的光無法穿透,而這些奈米棒發光二極體所產生的電致發光只能從其底部來檢測。接著測量偏振率(polarization ratio,簡稱P)。從底部側檢測到的電致發光所顯現出的偏振選擇性很低。偏振率僅達52%。偏振選擇性低可能是因為,頂側出射的電致發光會被奈米棒散射而到達底側。因此,本實驗例在基板的開口區域上添加一層薄鎳層來阻擋從頂側到達底側的電致發光(EL)。從具有光阻擋層的樣品底側所測得的偏振方向依賴(polarization-dependent)的電致發光情況如圖5(b)所示。當偏振片旋轉到45°時(其平行於橢圓形奈米棒的長軸),所測得的電致發光量達到其最大值。最小值出現在135°,其偏振率為71%。偏振率(P)被定義為Ix/(Ix + Iy)。圖5(b)的右上角的小圖代表不同偏振方向上的電致發光峰值強度。
線性偏振發射的電磁模擬
使用三維時域有限差(three-dimensional finite difference time-domain,3D-FDTD)方法來進行電磁模擬,以說明電致發光測量的偏振選擇性。圖6A及圖6B繪示了模擬裝置的結構,其於基板上設置高度為H1
(735nm)的橢圓形奈米棒。Da
及Db
分別是橢圓形奈米棒的長軸及短軸的長度。Da
不變且等於600nm。發光源位於距離表面H2
(405nm)的平面內。一層厚金屬覆蓋著奈米棒。基板及奈米棒的折射率均設定為2.4處。奈米棒之間的表面區域,覆蓋有薄金屬層(20nm)及SiO2
(140nm)。圖6C及圖6D示出了不同Db
之情況下,x-偏振方向及y-偏振方向的電致發光透射光譜。圖6E示出了不同Db
及不同波長的極化率。當Db
接近300nm時,整個光譜上的偏振率接近0.50,代表x-偏振方向及y-偏振方向的透射電致發光情況非常相似,並且沒有表現出特定的偏振方向。兩種偏振方向的電致發光光譜顯示出週期性的上升及下降情況,這個情況可能是因為直接來自光源的光與頂部金屬層的反射光之間的相長干涉(constructive interference)或相消干涉(destructive interferences)所導致。隨著Db
的減小,x-偏振方向及y-偏振方向的電致發光開始有所區別,並且x-偏振方向的電致發光開始在特定波長處變得顯著。由於本實施例的發光二極體出射光為450nm,因此Db
必須在150nm附近,以便在x-偏振方向上產生顯著效果。模擬結果進一步證實了實驗所測量到的偏振電致發光光譜。
橢圓偏振發射的電磁模擬
再次使用三維時域有限差(3D-FDTD)方法來進行電磁模擬以證明所獲得的出射光可能出現的偏振狀態。本實驗例中使用的奈米結構是橢圓形奈米棒。圖7A及圖7B繪示了模擬裝置的結構,其具有不同高度H1
的橢圓形奈米棒。Da
等於600nm,且Db
等於150nm。光源位於距表面為H2
高度的平面內,且頂部金屬層與光源之間的距離等於200nm(H1
減H2
)。圖7C示出了不同H1
的情況下,透射電致發光在x-偏振方向及y-偏振方向之間的相位差。當相位差等於0°或180°時,對應的偏振狀態是線性偏振光。當相位差等於90°或270°時,相應的偏振狀態分別是左旋圓偏振光或右旋圓偏振光。其他相位差則為橢圓偏振光。模擬結果表明,使用這種配置的裝置可以獲得線性、橢圓或圓偏振光。
結論
本文上述實驗例已經成功地證實本發明實施例所提供的橢圓形奈米棒發光二極體可以發射出偏振光,該偏振光可從基板背側所檢測到。當短軸的長度接近150nm時,偏振率達到70%。電磁理論模擬也證實,當短軸非常小時,出射光為高度偏振。模擬也證實了其偏振狀態也可以為橢圓偏振或圓偏振。其他類型的奈米結構,例如本文某些實施例所提供的鰭狀奈米壁發光二極體也有相同的現象。這些奈米結構可以使用由上而下的兩步驟乾蝕刻法進行加工即可得到。所需的硬罩可以使用標準的奈米加工方法來製得,例如電子束微影技術或奈米壓印微影技術。這些加工過程的成本既低,又相容於當前的半導體製程。本發明的測試結果特別有助於需要偏振光的應用或者不適合使用外加偏振片的裝置。這些結果將可應用於各種顯示技術、微型發光二極體中。

Claims (18)
- 一種發光二極體,包括: 一基板; 一橢圓形奈米棒陣列(elliptical nano-rod array),其被設置在該基板上,該橢圓形奈米棒陣列包括複數個與該基板垂直的橢圓形奈米棒,其中每個奈米棒包括一第一導電層、一主動層以及一第二導電層,該主動層被設置在該第一導電層上,該第二導電層被設置在該主動層上。
- 如申請專利範圍第1項所述的發光二極體,其中每個橢圓形奈米棒包括一短軸(minor axis),該短軸小於該主動層的工作波長的一半。
- 如申請專利範圍第1項所述的發光二極體,其中從該橢圓形奈米棒的頂部或底部觀察到一偏振選擇發射(polarization-selecting emission),且該偏振選擇發射的偏振狀態是線性(linearly)偏振、橢圓(elliptically)偏振或圓(circularly)偏振。
- 如申請專利範圍第1項所述的發光二極體,其中當該第一導電層為n型時,該第二導電層為p型;當該第一導電層是p型時,該第二導電層是n型。
- 如申請專利範圍第4項所述的發光二極體,其中一第三導電層被設置在該基板及該第一導電層之間;當該第一導電層為n型時,該第三導電層為n型;當該第一導電層為p型時,該第三導電層為p型。
- 如申請專利範圍第1項所述的發光二極體,其中一光阻擋層被設置在該基板上並位於該等橢圓形奈米棒之間。
- 如申請專利範圍第1項所述的發光二極體,其中一金屬層被設置在每個橢圓形奈米棒內的該第二導電層上。
- 如申請專利範圍第1項所述的發光二極體,其中一透明導電層被設置在每個橢圓形奈米棒內的該第二導電層上。
- 如申請專利範圍第8項所述的發光二極體,其中一金屬層被設置在每個橢圓形奈米棒內的該透明導電層上。
- 一種發光二極體,包括: 一基板; 複數個鰭狀奈米壁(fin-shaped nano-walls),其被設置在該基板上且與該基板垂直,其中每個鰭狀奈米壁包括一第一導電層、一主動層以及一第二導電層,該主動層被設置在該第一導電層上,該第二導電層被設置在該主動層上。
- 如申請專利範圍第10項所述的發光二極體,其中每個鰭狀奈米壁包括一線寬(linewidth),該線寬小於該主動層的工作波長的一半。
- 如申請專利範圍第10項所述的發光二極體,其中從該複數個鰭狀奈米壁的頂部或底部觀察到一偏振選擇發射(polarization-selecting emission),且該偏振選擇發射的偏振狀態是線性(linearly)偏振、橢圓(elliptically)偏振或圓(circularly)偏振。
- 如申請專利範圍第10項所述的發光二極體,其中當該第一導電層為n型時,該第二導電層為p型;當該第一導電層是p型時,該第二導電層是n型。
- 如申請專利範圍第13項所述的發光二極體,其中一第三導電層被設置在該基板及該第一導電層之間;當該第一導電層為n型時,該第三導電層為n型;當該第一導電層為p型時,該第三導電層為p型。
- 如申請專利範圍第10項所述的發光二極體,其中一光阻擋層被設置在該基板上且位於該等鰭狀奈米壁之間。
- 如申請專利範圍第10項所述的發光二極體,其中一金屬層被設置在每個鰭狀奈米壁內的該第二導電層上。
- 如申請專利範圍第10項所述的發光二極體,其中一透明導電層被設置在每個鰭狀奈米壁內的該第二導電層上。
- 如申請專利範圍第17項所述的發光二極體,其中一金屬層被設置在每個鰭狀奈米壁內的該透明導電層上。
