Abstract
Изобретение относитс к области приборостроени и может быть использовано в радиотехнике и в аналоговых вычислительных устройствах в качестве интегрирующего элемента. Целью изобретени вл етс упрощение элемента. Интегрирующий элемент содержит токопровод щую пластину с закрепленными на ее кра х двум металлическими электродами с токовыводами , вьтолненную в виде металлической подложки с нанесенным на ней слоем селена гексагональной модификации и вьфащенным на поверхности сло сес Sg лена провод щим слоем, легированным сульфидом кадми . Цель изобретени достигнута благодар новому конструктивно-технологическому решению. 3 ил.The invention relates to the field of instrumentation and can be used in radio engineering and in analog computing devices as an integrating element. Description
Изобретение относитс к приборостроению и может использоватьс в радиотехнике и в аналоговых вычисли тельных устройствах в качестве интегрирующего элемента. Цель изобретени - упрощение интегрирующего элемента. На фиг. 1 показана конструкци интегрирующего элемента; на фиг. 2 крива функциональной зависимости. тока, проход щего через интегрирующий элемент, от времени; на фиг. 3 крива зависимости сопротивлени поверхностного сло полупроводников структуры от количества электрического зар да, прошедшего через нее. Интегрирующий элемент содержит подложку 1, на которую нанесен слой 2 селена гексагональной модификации и выращенный на поверхности сло 2 селена провод щий слой 3, поверх ко торого закреплены металлические эле троды 4 и 5. Сопротивление сло 3 определ етс омметром 6, а к электр дам 4 и 5 подключен источник 7 ин тегрирующего тока, переключатель 8 коммутирует омметр и источник тока. Сопротивление поверхностного сло интегрирующего элемента зависит от количества электрического зар да, прошедшего через него,следующим образом: , где К - коэффициент пропорциональности; Q - количество электрического зар да. Эта зависимость представлена на фиг. 3. Количество электрического зар да Q может быть выражено в интегральной форме как (t)dt, где j(t) - ток, прошедший в поверхностном слое элемента; t - врем интегрировани . На фиг. 2 условно изображен процесс интегрировани тока как функции времени. Эксперимент, проводимый с целью исследовани интегрирующего элемента , состо л в следующем. К обкладкам 4 и 5 подключали источник посто нного тока, с помощью делител (не показан) устанавливали ток в 10 мА, через каждые 10 с источник 7 тока (фиг i 1) отключали и подключали омметр 6 с цифровой индикацией. Начальное сопротивление элемента составл ло 32 Ом. Врем интегрировани 100 с. The resistance of the surface layer of the integrating element depends on the amount of electric charge that has passed through it, as follows:, where K is the proportionality coefficient; Q is the amount of electric charge. This dependence is shown in FIG. 3. The amount of electric charge Q can be expressed in integral form as (t) dt, where j (t) is the current that has passed in the surface layer of the element; t is the integration time. FIG. 2 conventionally depicts the process of current integration as a function of time. The experiment to investigate the integrating element was as follows. A DC source was connected to the plates 4 and 5, a current of 10 mA was set with a divider (not shown), and an ohmmeter 6 with a digital indication was disconnected every 10 seconds with a current source 7 (figure i 1). The element's initial resistance was 32 ohms. Integration time 100 s. The results of the experiment are summarized in the table.
