Abstract
Invenţia se referă la procedeele de obţinere a materialelor semiconductoare şi poate fi utilizată în tehnologia semiconductoarelor.Procedeul de obţinere a ceramicii de In2O3:Sn la temperaturi scăzute constă în sinterizarea pulberilor de In2O3, de SnO2sau Sn cu concentraţia de 1÷15 mol. %, şi de InOCl cu concentraţia de 0,01÷10 mol. % într-un volum cvasi-închis la o temperatură de 400…1000°C prin reacţie chimică de transport, cu participarea Cl2în calitate de agent de transport.The invention relates to processes for obtaining semiconductor materials and can be used in semiconductor technology. [0002] Straturile subţiri de oxid de indiu (In2O3) posedă un potenţial aplicativ divers. Pulverizarea magnetron a ţintelor ceramice este o metodă relativ simplă şi ieftină de obţinere a straturilor de In2O3cu rezistivitatea redusă, dar pentru aceasta este nevoie de ţinte ceramice cu un nivel înalt de dopare (impuritatea tipic este Sn), şi cu uniformitate înaltă de dopare în tot volumul ţintei. This chemical reaction makes it possible to dope the In2O3 ceramic target at relatively low temperatures of 400…1000°C. The diameter of the SnO2 powder particles can be up to 100 microns. Instead of SnO2 powder, pure Sn micropowder can also be used as a dopant due to oxidation in a quasi-closed chamber. Such powders are cheaper than SnO2 or Sn nanopowder. Lowering the sintering temperature and using SnO2 or Sn micropowder reduces the cost of producing In2O3:Sn ceramics, In2O3:Sn thin films and equipment based on them. The low resistivity of the ceramics is achieved when the Sn concentration is greater than 15 mol%. At higher concentrations, the conductivity decreases.

Sintering is carried out for 12 hours at an average temperature of 800°C, as a result of which the process of sintering the powders at the bottom of the chamber takes place. In the sintering process, ceramics are obtained (Fig. 4b) with a required high hardness of 1.2±0.2 GPa, high density of 4.7±0.3 g/cm3, and low resistivity of 3·10-2Ω·cm (Fig. 5, curve 2). Such a low resistivity is due to the impurity of Sn dissolved in the ceramic with the participation of Cl2 as a transport agent.

Due to the high resistance, high electrical and thermal conductivity, even at such high current densities, the ceramic does not overheat and does not split (Fig. 4b). The thin In2O3:Sn layers, obtained by the magnetron sputtering method of the obtained ceramic target, have a low resistivity of 2.2×10-4Ω·cm and a high transparency of 90% (without supports).

The resistivity of this ceramic is two orders of magnitude higher than in the case of using chlorine (Fig. 5, curve 1) due to the poor sintering of In2O3 particles and the non-dissolution of most of the SnO2 impurity. Typically, such ceramics with low resistance and thermal conductivity overheat and crack at a current density of 20 mA/cm2 (Fig. 4a).
