Abstract

본 발명은 반도체장치의 제조에 사용되는 이온주입시스템의 진공처리장치에 있어서 이온주입시스템의 프로세스 챔버를 배기하여 고진공상태로 하기 위한 과정에서 진공라인의 저진공정도를 검출하기 위한 저진공측정용 게이지가 진공라인에 결합되는 구조에 관한 것으로서, 그 구성은 이온주입이 진행되는 프로세스챔버를 진공상태로 유지하기 위한 진공펌프(10) 및 상기 프로세스챔버와 상기 진공펌프사이에 있는 진공라인(20)을 구비하고, 또한 상기 진공라인(20)의 진공상태를 검출하기 위해 연통되어 있는 진공측정라인(40)과; 상기 진공라인(20)과 상기 진공측정라인(40)사이에서 전기적 제어에 의해 개폐작동하는 제1밸브(50)와, 상기 진공측정라인(40)과 그의 배기구(41)사이에 설치되어 있는 제2밸브(60) 및; 상기 제1밸브(50)와 제2밸브(60)사이에서 상기 진공측정라인(40)에 설치되어 있는 진공측정용 게이지(30)를 포함한다.

Claims (5)

  1. 이온주입이 진행되는 프로세스챔버를 진공상태로 유지하기 위한 진공펌프 (10) 및 상기 프로세스챔버와 상기 진공펌프사이에 있는 진공라인(20)을 구비하고 있는 이온주입장치의 진공처리장치에 있어서, 상기 진공라인(20)의 진공상태를 검출하기 위해 연통되어 있는 진공측정라인(40)과; 상기 진공라인(20)과 상기 진공라인(40)과 상기 진공라인(20)사이에서 전기적 제어에 의해 개폐작동하는 제1밸브 (50)와, 상기 진공측정라인(40)과그의 배기구(41)사이에 설치되어 있는 제2밸브 (60) 및; 상기 제1밸브(50)와 제2밸브(60)사이에서 상기 진공측정라인(40)에 설치되어 있는 진공측정용 게이지(30)를 포함하는 것을 특징으로 하는 진공처리장지.
  2. 제1항에 있어서, 상기 진공측정용 게이지(30)는 저진공측정용 게이지인 것을 포함하는 것을 특징으로 하는 진공처리장치.
  3. 제2항에 있어서, 상기 진공측정용 게이지는 써머커플 게이지(thermalcouple gauge)인 것을 특징으로 하는 진공처리장치.
  4. 제1항에 있어서, 상기 제1밸브(50)는 전기적 제어에 의해 작동하는 솔레노이드 밸브인 것을 특징으로 하는 진공처리장치.
  5. 제1항에 있어서, 상기 제2밸브(60)는 수동으로 작동하는 리크체크밸브인 것을 특징으로 하는 진공처리장치.
