Abstract

프레임, 비슬랙 형태로 프레임의 한 말단 표면부상에 걸처서 접착되어 있는 플라스틱 수지의 투명 필름 및 프레임의 다른 말단 표면부상에 있는 압력-민감 접착제층을 포함하는 집적체인 개량된 프레인-지지 펠리클을 제안한다. 개방된 점은 사용되던 프레임 -지지 펠리클을 새로운 펠리클로 교체하려고 할때 포토마스 크 포면에 부착되어 있는 접착제의 어떤 부스러기도 남기지 않고 펠리클의 설치된 포토마스크로부터 펠리클을 분리하는 것을 용이하게 하기 위하여, 임계 온도 보다 높은 온도에서 가열하거나 임계 적산광량을 초과하는 적간 광량으로 UV광을 조사할 경우 접착력을 상당히 감소시킬 수 있는 특정한 압력-민감 접착제의 사용에 있다.

포토마스크의 방진 보호용 프레임-지지 펠리클

제1도는 지지체 표면의온도 함수로서 압력-민감 접착제의 접착력을 보여주는 그래프이다.
제2도는 100℃에서 가열시간의 함수로서 압력-민간 접착제의 접착력을 보여주는 그래프이다.
제3도는 자외선 적산광량(irradiation dose)의 함수로서 다른 압력-민감 접착제의 접착력을 보여주는 그래프이다.

Claims (3)

  1. (a) 실질적으로 평행한 말단 표면부를 갖는 강성 재료로부터 제조된 프레임 ; (b) 비슬랙 형태로 프레임의 한 말단 표면부상에 걸쳐서 접착되어 있는 합성수지의 투명 필름 ; 및 (C) 프레임의 다른 말단 표면부상에 있는, 가열하거나 광조사에 의하여 압력-민감 접착제의 접착력이 감소될 수 있는 압력-민감 접착제층을 포함하는 집적체(integral body)인 프레임-지지 펠리클.
  2. 제1항에 있어서, 70∼150℃의 범위의 온도에서 가열하여 압력-민감 접착제의 접착력을 감소시킬 수 있는 프레임-지지 펠리클.
  3. 제1항에 있어서, 200ml/㎠ 이상의 적산광량으로 자외선광을 조사하여 압력-민감 접착제의 접착력을 감소시킬 수 있는 프레임-지지 펠리클.
