Abstract
Description
The present invention relates to a substrate processing apparatus and a component provided in a liquid processing apparatus.
In general, semiconductor devices are formed on a substrate such as a silicon wafer through various processes such as a photo process, an etching process, an ion implantation process, and a deposition process. .
Various treatment liquids can be used in each process. For example, a treatment liquid may be used in a cleaning process in order to remove various contaminants attached to a substrate by applying a photoresist solution in a photo process or between each treatment process.
The processing liquid is supplied through a nozzle, and scattered while being supplied to the substrate. Due to the scattering of the treatment liquid, condensation of the treatment liquid occurs around the nozzle, contaminating the substrate, and the treatment liquid formed on the container becomes a gradual contamination source. In particular, the chemical liquid formed on the nozzle grows and suddenly falls on the substrate, causing the stain or the pattern to collapse.
The present invention provides an apparatus and a component capable of efficiently processing a substrate.

4 is a schematic view showing a partial cross-section of a
5 and 6 are diagrams illustrating cross-sections of an
In one example, the
The
The
The insulating
The
9 and 10 are diagrams for explaining a method of controlling the
11 and 12 are diagrams for explaining a method of controlling the
On the other hand, when cleaning the
13 and 14 are views for explaining a method of controlling the
15 is a diagram illustrating a cross section of an
Referring to FIG. 15, the
For example, when a liquid is located on the upper layer of the
16 is a diagram illustrating an arrangement of a plurality of electrodes in the
According to an embodiment of the present invention, it is possible to effectively control the scattered chemical liquid. In addition, by controlling the movement of the chemical liquid using a plurality of electrodes, the scattered treatment liquid is removed before it is condensed and grown on parts such as nozzles and containers, thereby preventing the dropping of the droplets caused by the self-weight of the droplet or the driving impact of the device. It can be prevented in advance.
