측벽 및 바닥(bottom)을 갖는, 실질적으로 균일한 폭의 갭을 형성하기 위해, 상기 필름 스택을 제2 두께의 깊이까지 에칭하는 단계 ―상기 제2 두께는 상기 제1 두께 미만임―;
상기 갭의 측벽 및 바닥 상에 라이너를 증착하는 단계;
상기 갭의 바닥으로부터 상기 라이너를 에칭하는 단계;
상기 갭의 깊이를 연장하기 위해, 상기 라이너에 대해 상기 필름 스택을 제3 두께의 깊이까지 선택적으로 에칭하는 단계; 및
상기 라이너를 제거하는 단계

상기 갭의 바닥으로부터 상기 라이너를 에칭하는 단계;
상기 갭의 깊이를 연장하기 위해, 상기 라이너에 대해 상기 필름 스택을 제3 두께의 깊이까지 선택적으로 에칭하는 단계; 및
상기 라이너를 제거하기 위해, 스팀 분위기 하에서 상기 기판의 어닐링을 수행하는 단계
를 포함하는,
필름 스택을 에칭하는 방법. - 제12 항에 있어서,
상기 갭의 실질적으로 균일한 폭은 약 10 nm 내지 약 100 nm 범위인,

상기 필름 스택을 노출시키는 개구들을 갖는 패터닝된 하드마스크를 상기 필름 스택 상에 형성하는 단계 ―상기 개구들은 약 10 nm 내지 약 100 nm 범위의 폭을 가짐―;
측벽 및 바닥을 갖는, 실질적으로 균일한 폭의 갭을 형성하기 위해, 상기 필름 스택을 상기 하드마스크를 통해 제2 두께의 깊이까지 에칭하는 단계 ―상기 제2 두께는 상기 제1 두께 미만임―;
상기 갭의 측벽 및 바닥 상에 라이너를 증착하는 단계 ―컨포멀 라이너는 보론 및 탄소를 포함함―;
상기 갭의 바닥으로부터 상기 라이너를 에칭하는 단계;
상기 갭의 깊이를 연장하기 위해, 상기 라이너에 대해 상기 필름 스택을 제3 두께의 깊이까지 선택적으로 에칭하는 단계; 및
약 500 ℃ 이상의 온도에서 스팀 분위기 하에서 어닐링을 수행하는 것, 및
약 300 ℃ 내지 약 400 ℃ 범위의 온도에서 산소 플라즈마 애싱을 수행하는 것
