본 실험예 5-1에서는, 본 발명의 CMP 조성물의 pH에 따라 연마 특성이 어떻게 달라지는지에 대하여 알아보았다. 먼저 약 60nm의 입도를 가지는 실리카 입자를 0.5 중량%로 첨가하고 염소산염 계열의 산화제로써 과염소산을 1.0중량%로 첨가하였다. 이때 pH는 약 2.1이 되었다. 이러한 동일한 조성물을 8개 샘플로 준비하였다. 8개 샘플 중 7개 샘플에 pH 조절제를 첨가하여 pH를 조절하였다. 이때 첨가된 pH 조절제는 전체 조성물의 3 중량%이하로 첨가되었다. 상기 7개 샘플들 중에 2개의 샘플들에는 pH를 낮추기 위해 pH 조절제로 질산을 조금씩 첨가하여 각각 1.8과 2.0으로 pH를 낮췄다. 상기 7개 샘플들 중에 나머지 5개의 샘플들에는 pH를 높이기 위해 pH 조절제로 수산화칼륨(KOH)을 조금씩 첨가하여 각각 2.2~3.0으로 pH를 높였다. 그리고 각 샘플들을 이용하여 각각 실리콘을 포함하지 않는 유기막과 산화막의 일종인 TEOS막에 대하여 CMP 공정을 진행하고 연마 특성을 조사하여 표 6에 기록하였다.In Experimental Example 5-1, how the polishing characteristics vary depending on the pH of the CMP composition of the present invention was examined.
