Abstract

Description
실시예는 태양 전지에 관한 것이다.
일반적으로, 태양 전지는 태양광 에너지를 전기에너지로 변환시키는 역할을 하며, 최근 에너지의 수요가 증가함에 따라 상업적으로 널리 이용되고 있다.
태양 전지는 그 구조에 따라 슈퍼 스트레이트(Super Straight)형이나 서브 스트레이트(Sub Straight)형이 있으며, 투광성 기판측으로부터 빛을 입사시키는 슈퍼 스트레이트형 태양 전지는 통상 기판 - 투명 전극층 - 광 흡수층 - 이면 전극층 순으로 형성되는 구조를 가진다.
상기와 같은 태양 전지의 광전 변환 효율을 높이기 위해서는 PN 접합면의 면적을 증가시켜야 하지만 PN 접합면을 이루는 광 흡수층은 항상 기판의 평면과 평행하도록 형성되기 때문에 광전변환 효율을 극대화시키기에는 한계를 가지는 문제점이 발생된다.
실시예는 광 흡수층의 유효 면적을 증가시켜 광 변환 효율을 향상시키기 위한 태양 전지를 제공하는 것을 그 목적으로 한다.
일 실시예에 따른 태양 전지는 기판과, 상기 기판 상에 형성된 투명 전극층과, 상기 투명 전극층 상에 형성된 광 흡수층과, 상기 광 흡수층 상에 형성된 이면 전극층과, 상기 투명 전극층의 일면에 형성되어 측면이 경사를 이루어 서로 연결되는 다수의 패턴부를 포함하는 패턴층을 포함한다.
실시예에 따른 태양 전지는 투명 전극층 상에 패턴층을 형성함으로써, 태양 전지의 효율을 높일 수 있는 효과가 있다.

실시 예의 설명에 있어서, 각 패널, 배선, 전지, 장치, 면 또는 패턴 등이 각 패턴, 배선, 전지, 면 또는 패턴 등의 "상(on)"에 또는 "아래(under)"에 형성되는 것으로 기재되는 경우에 있어, "상(on)"과 "아래(under)"는 "직접(directly)" 또는 "다른 구성요소를 개재하여 (indirectly)" 형성되는 것을 모두 포함한다. 또한 각 구성요소의 상 또는 아래에 대한 기준은 도면을 기준으로 설명한다. 도면에서의 각 구성요소들의 크기는 설명을 위하여 과장될 수 있으며, 실제로 적용되는 크기를 의미하는 것은 아니다.

도 1을 참조하면, 본 발명에 따른 태양 전지는 기판(100)과, 상기 기판(100) 상에 형성된 투명 전극층(200)과, 상기 투명 전극층(200) 상에 형성된 버퍼층(300)과, 상기 버퍼층(300) 상에 형성된 광 흡수층(400)과, 상기 광 흡수층(400) 상에 형성된 이면 전극층(500)과, 상기 투명 전극층(200)의 일면에 형성되어 측면이 경사를 이루어 서로 연결되는 다수의 패턴부(220)를 포함하는 패턴층을 포함한다.
기판(100)은 플레이트 형상의 투명한 유리로 형성될 수 있다. 이러한 기판(100)은 리지드(Rigid)하거나 플렉서블(Flexible)할 수 있으며, 유리 기판 이외에 플라스틱 또는 금속 재질의 기판이 사용될 수 있다. 또한, 기판(100)으로서 나트륨 성분이 포함된 소다 라임 글래스(Soda Lime Glass) 기판이 사용될 수 있다.
투명 전극층(200)은 투명한 형태의 도전성 재질로서, 알루미늄이 도핑된 산화 아연인 AZO(ZnO:Al) 재질의 물질이 사용될 수 있다. 물론, 투명 전극층(200)의 재질은 이에 한정되지 않으며, 광투과율과 전기전도성이 높은 물질인 산화아연(ZnO), 산화주석(SnO2), 산화인듐주석(ITO) 중 어느 하나의 물질을 포함하여 형성될 수 있다.
투명 전극층(200)의 상부 표면에는 와플(Waffle) 형상의 본 발명에 따른 패턴층이 더 형성되며, 패턴층은 기판(100)으로부터 입사되는 태양광을 효과적으로 포획하여 태양 전지 효율을 향상시켜 주는 역할을 한다. 상기와 같은 구조를 가지는 패턴층에 대해서는 추후 도면을 참조하여 상세히 설명하기로 한다.
투명 전극층(200) 상에는 버퍼층(300)이 직접 접촉되어 형성되며, 투명 전극층(200)과 이후 설명될 이면 전극층(500)과의 에너지 갭 차이를 완화시켜 주는 역할을 한다.
버퍼층(300)은 황화 카드뮴(CdS)을 포함하는 물질로 형성될 수 있으며, 에너지 밴드갭은 반도체를 이루는 투명 전극층(200)과 이면 전극층(500)의 중간 정도의 크기를 가지는 것이 바람직하다. 이러한 버퍼층(300)은 2개 이상의 층으로 형성될 수 있으며, 황화 카드뮴 상에 산화아연(ZnO) 재질의 고저항 버퍼층을 더 형성하여 다층을 가지도록 구성할 수 있다.
버퍼층(300)의 상부에는 광 흡수층(400)이 형성된다. 광 흡수층(400)은 Ⅰ-Ⅲ-Ⅵ족계 화합물을 포함하며, CIGS, CIS, CGS, CdTe 중 적어도 어느 하나의 물질로 형성될 수 있다. 예를 들어, 광 흡수층(400)은 CdTe, CuInSe2, Cu(In,Ga)Se2, Cu(In,Ga)(Se,S)2, Ag(InGa)Se2, Cu(In,Al)Se2, CuGaSe2로 이루어진 그룹으로부터 선택된 적어도 하나의 물질로 이루어질 수 있다.
상기 광 흡수층(400) 상에는 이면 전극층(500)이 형성된다. 이면 전극층(500)은 n형 전극 기능의 역할을 하며, 이면 전극층(500)은 몰리브덴(Mo)을 사용하여 형성될 수 있다.
물론, 이면 전극층(500)은 몰리브덴 외에 전도성 재질인 니켈(Ni), 금(Au), 알루미늄(Al), 크롬(Cr), 텅스텐(W) 및 구리(Cu) 중 어느 하나로 형성될 수 있으며, 동종 또는 이종 금속을 이용하여 두 개 이상의 층을 이루도록 형성될 수도 있다.
한편, 도 2 및 도 3에 도시된 바와 같이, 투명 전극층(200) 상에는 본 발명에 따른 패턴층이 형성될 수 있다. 패턴층은 투명 전극층(200)의 일면 구체적으로는 투명 전극층(200)의 상면에 형성되며, 다수의 패턴부(220)가 와플 구조를 이루어져 형성된다.
패턴부(220)는 투명 전극층(200)의 상부를 향해 돌출된 형상을 가지며, 다수의 패턴부(220)는 투명 전극층(200) 상에 일정 간격으로 이격 형성된다. 패턴부(220)의 상부면(222)은 기판과 수평하도록 형성되며, 패턴부(220)의 측면(224)은 하방을 향해 외향 경사져 형성된다.
패턴부 측면(224)의 하부 끝단은 이격 형성된 패턴부(220) 측면의 하부 끝단과 연결되며, 이로부터 이격 배치된 다수의 패턴부(200)는 일정 각도를 이루게 된다.
패턴부(220)의 길이(L1)은 패턴부(200) 사이의 길이(L2)와 대응되도록 형성되며, 패턴부(220)의 높이(h2)는 투명 전극층 두께(h1)의 1/2에 대응되도록 형성되는 것이 바람직하다. 또한, 패턴부(220) 중심 사이의 거리(d)는 2㎛ 내지 4㎛ 로 형성될 수 있다.
패턴부(220) 사이에 이루는 각도는 투명 전극층(200)의 두께(h1)와 패턴부 중심 사이의 거리(d)에 따라 결정될 수 있으며, 패턴부 사이에 이루는 각도(θ)는 수학식 1에 의해 결정될 수 있다.
여기서, 패턴부의 측면은 동일한 길이를 가지기 때문에 a1, a2는 동일한 각도를 가진다. 따라서, 패턴부 사이에 이루는 각도(θ)는 수학식 2 내지 수학식 4에 의해 결정될 수 있다.
따라서, 최종적인 패턴부 사이의 각도(θ)는 수학식 4에 의한 값으로부터 결정되는 각도 이하로 형성되는 것이 바람직하다.
도 4에 도시된 바와 같이, 상기와 같은 구조에 따른 태양 전지와 종래 태양 전지의 전류 밀도와 전압 간의 상관 관계를 도시하였으며, 이로부터 본 발명의 패턴층이 형성된 태양 전지의 효율은 종래 패턴층이 형성되지 않은 태양 전지에 비해 약 20% 증가하였다.
상기와 같은 구조는 투명 전극층(200) 상에 패턴층을 형성함으로써, 태양 전지의 유효 면적을 증가시켜 효율을 높였으며, 특히, 패턴층의 구조를 최적화함으로써, 광 포집력을 높여 기존 구조에 비해 상당한 효과를 얻을 수 있다.
상기에서는 투명 전극층 상에 다수의 패턴부를 일정 각도를 이루도록 구성하여 패턴층을 형성하였지만, 태양 전지의 효율을 더욱 높이기 위해 다음과 같이 구성될 수 있다.
도 5에 도시된 바와 같이, 본 발명에 따른 투명 전극층(200) 상에는 패턴부(220)가 와플 구조로 형성되어 패턴층을 형성한다. 패턴부 상부면(222)은 기판과 수평하도록 형성되며, 패턴부 측면(224)은 경사를 가지도록 형성될 수 있다.
패턴부 측면(224)은 패턴부(220)와 이격 배치된 또 다른 패턴부의 측면과 연결되고, 이로 인해 다수의 패턴부(220)는 일정 각도를 이루도록 형성될 수 있다. 여기서, 다수의 패턴부가 이루는 각도(θ)는 투명 전극층(200)의 두께와 패턴부(220) 사이의 중심 거리에 따라 결정될 수 있으며, 앞서 설명한 바와 같은 방법으로 구해질 수 있다.
한편, 패턴부 상부면(222)과 측면(224)에는 유효 표면적을 증가시키기 위해 요철이 더 형성된다. 이러한 요철은 산, 반구 등 다양한 형상으로 형성될 수 있으며, 이를 조합하여 형성될 수 있다. 또한, 요철은 패턴부의 표면에 불규칙 또는 규칙적으로 더 형성될 수 있다.
이로부터 투명 전극층(200) 상에 형성된 패턴층은 태양 전지의 유효 표면적을 증가시켜 태양 전지의 효율을 더욱 높일 수 있는 효과가 있다.
또한, 도 6에 도시된 바와 같이, 본 발명에 따른 투명 전극층(200) 상에는 일정 경사를 이루는 다수의 패턴부으로 구성된 패턴층이 형성된다. 패턴부(200)의 상부는 산 형상으로 형성되며, 측면은 경사를 이루도록 형성될 수 있다. 여기서, 다수의 패턴부가 이루는 각도(θ)는 앞서 설명한 바와 같이 투명 전극층의 두께와 패턴부 사이의 중심 거리에 따라 결정될 수 있다.
상기와 같은 구조는 다수의 패턴부(220)가 일정 간격을 이루도록 형성하여 태양 전지의 효율을 높일 수 있으며, 특히, 패턴부를 경사를 가지는 측면으로만 이루어지도록 함으로써, 광의 난반사 효율을 높여 태양 전지의 효율을 더욱 향상시킬 수 있다.
또한, 도 7에 도시된 바와 같이, 본 발명에 따른 투명 전극층(200) 상에는 다수의 패턴부(220)가 와플 구조로 형성되어 패턴층을 이루며, 패턴부(220)의 측면은 단턱을 이루도록 형성된다.
패턴부(220)의 상부는 산 형상으로 투명 전극층(200)의 상부로 돌출된 형상을 가지며, 측면은 경사부와 수평부가 연결되어 단턱 형상을 가지도록 형성된다. 물론, 수평부 대신 수직부가 형성되어도 무방하다.
상기에서는 패턴부(220)의 측면에 하나의 단턱부를 이루도록 형성하였지만, 2개 이상의 단턱부가 형성되어도 무방하다. 또한, 상기에서는 패턴부(220)의 상부가 산 형상으로 형성되었지만, 기판과 수평을 이루도록 형성될 수 있다.
패턴부(220)의 측면은 일정 각도를 이루도록 배치되며, 다수의 패턴부가 이루는 각도(θ)는 앞서 설명한 바와 같이 투명 전극층의 두께와 패턴부 사이의 중심 거리에 따라 결정될 수 있다.
상기와 같은 구조는 패턴부(220)의 측면에 하나 이상의 단턱을 형성함으로써, 태양 전지의 유효 표면적을 더욱 증가시켜 태양 전지 효율을 향상시킬 수 있는 효과를 가진다.
이하에서는 도면을 참조하여 본 발명에 따른 태양 전지의 제조방법을 살펴본다. 도 8 내지 도 11은 본 발명에 따른 태양 전지의 제조방법을 나타낸 단면도이다.
도 8에 도시된 바와 같이, 기판(100)이 마련되면 기판(100)의 일면에 투명 전극층(200)을 형성하는 단계를 수행한다. 투명 전극층(200)은 AZO를 스퍼터링 공정에 의해 증착되며, 2㎛ 내지 4㎛ 의 두께로 증착될 수 있다.
이어서, 도 9에 도시된 바와 같이, 마스크를 투명 전극층 상에 배치하여 노광, 습식 식각 공정을 수행하여 투명 전극층(200) 상에 패턴층을 형성한다. 여기서, 경사면은 습식 식각에 의해 수직, 수평의 식각률이 동일하게 되어 금속막이 자연적으로 경사식각 된다. 물론, 습식 식각 외에 플라즈마를 이용한 PVD, CVD를 사용하여 경사면을 형성할 수 있다.
이어서, 도 10에 도시된 바와 같이, 패턴층이 형성된 투명 전극층(200) 상에 버퍼층(300)과 광 흡수층(400)을 형성하는 단계를 수행한다. 버퍼층(300)은 황화 카드뮴을 스퍼터링 공정 또는 화학 용액 성장법(Chemical Bath Deposition; CBD)에 의해 증착하여 형성할 수 있다. 또한, 광 흡수층(400)은 CIGS계 화합물을 동시 증착법에 의해 증착하여 형성할 수 있다
이어서, 도 11에 도시된 바와 같이, 광 흡수층(400) 상에 이면 전극층(500)을 형성하는 단계를 수행한다. 이면 전극층(500)은 Mo를 스퍼터링 공정에 의해 일정 두께 예컨대, 1㎛로 증착될 수 있다.
상기와 같이, 이면 전극층(500)을 형성하는 단계를 마치면 본 발명에 따른 태양 전지의 제조가 완료된다.
이상에서 실시예를 중심으로 설명하였으나 이는 단지 예시일 뿐 본 발명을 한정하는 것이 아니며, 본 발명이 속하는 분야의 통상의 지식을 가진 자라면 본 실시예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 규정하는 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.

- 기판;
상기 기판 상에 형성된 투명 전극층;
상기 투명 전극층 상에 형성된 광 흡수층;
상기 광 흡수층 상에 형성된 이면 전극층; 및
상기 투명 전극층의 일면에 형성되어 측면이 경사를 이루어 서로 연결되는 다수의 패턴부를 포함하는 패턴층;
을 포함하는 태양 전지. - 청구항 1에 있어서,
상기 패턴부의 높이는 투명 전극층 두께의 1/2에 대응되는 태양 전지. - 청구항 1에 있어서,
상기 다수의 패턴부 사이의 길이는 패턴부의 길이에 대응되도록 형성되는 태양 전지. - 청구항 1에 있어서,
상기 다수의 패턴부의 측면 길이는 서로 대응되도록 형성되는 태양 전지. - 청구항 1에 있어서,
상기 패턴부의 표면에는 요철이 더 형성되는 태양 전지. - 청구항 1에 있어서,
상기 패턴부의 상부면은 기판과 수평한 수평면을 포함하는 태양 전지. - 청구항 1에 있어서,
상기 패턴부의 측면에는 단턱이 형성된 태양 전지.
