Abstract
본 발명은 CI(G)S(Copper Indium Gallium Selenide) 박막 태양전지에 나트륨을 공급하는 방법으로서 스퍼터링 방법을 이용하여 flexible 기판 상에 소다 라임 유리 박막(Soda lime glass thin film ; SLGTH)을 증착하여 나트륨을 CI(G)S 광흡수층에 공급하는 방법을 제공한다.
본 발명에 따르면 flexible 기판을 사용하는 경우 별도의 추가공정 없이 소다 라임 유리 박막을 증착함으로써 나트륨 공급함으로써 태양전지의 효율을 높일 뿐만 아니라 기판과 후면전극의 접착력도 향상시키게 된다. 또한 금속 기판 사용 시 고온공정에서 기판의 Cr, Fe등의 원소가 CI(G)S 광흡수층으로 확산되는 것을 막아주는 배리어 층 역할 또한 별도의 추가 공정 없이 수행가능하다.

Description
본 발명은 CI(G)S (Copper Indium Gallium Selenide) 박막 태양전지에 나트륨을 공급하는 방법으로서 flexible 기판 위에 소다 라임 유리 박막(Soda lime glass thin film ; SLGTH)을 스퍼터링 방법으로 증착하여 나트륨을 CI(G)S 광흡수층에 공급하는 방법을 제공한다.
본 발명의 CI(G)S 박막 태양전지는 유리 등의 기판(substrate)에 몰리브덴 등의 후면 전극(back contact), CI(G)S 광흡수층, 버퍼층(buffer layer), 투명전극(TCO), Al 전극을 순차적으로 형성하여 제조한다.
현재 CI(G)S 박막 태양전지에 사용되는 가장 일반적인 기판 재료는 소다 라임 유리((Soda lime glass ; SLG)이다. 소다 라임 유리의 사용에 따른 CI(G)S 광흡수층에 미치는 좋은 점은 유리로부터 알칼리 금속(주로 나트륨)이 CI(G)S 층으로 확산되어 Voc가 증가하게 되므로써 태양 전지의 효율이 증가하는 것이다.
또한 나트륨을 포함하는 소다 라임 유리 기판에 성막한 CI(G)S 막은 저항 값이 낮고 태양전지의 에너지 변환효율이 향상된다는 것이 알려져 있다. 그러나 유리 기판 상에 CI(G)S 태양전지를 배치형으로 제조하면 비용이 많이 든다. 따라서 제조 비용을 낮추는 태양전지의 롤-투-롤(roll-to-roll) 제조를 이용하는 것이 유리하다. 롤-투-롤 공정으로 제조하게 되면 생산 효율을 크게 높일 수 있고 장치들의 제조 단가를 낮출 수 있다. 또한 기판 중량의 감소는 유리하게 작용할 수 있다. 때문에 롤-투-롤 공정에 적용하기 위한 스테인레스 스틸, 티탄늄, 세라믹, 폴리미드 등의 flexible 기판이 사용되고 있다. 하지만 이러한 flexible 기판 사용 시 에너지 변환 효율 향상을 위해 별도의 나트륨의 공급이 필요하게 된다.
따라서 CI(G)S 박막 태양전지의 효율을 향상시키기 위한 나트륨 첨가 기술이 일부 존재하는데 기존의 소다 라임 유리와 비교하여 후면전극과의 접착성 문제, 공정의 복잡함, 나트륨의 흡습성, 재현성 등의 문제가 존재한다. 이를 개선한 보다 효율적인 나트륨 공급 기술이 필요하다.
상기와 같은 종래 기술의 어려움을 해결하고자 flexible 기판 위에 소다 라임 유리 박막을 증착하였다. 소다 라임 유리 박막을 기판 위에 직접 증착함으로써 별도의 추가 공정 없이 나트륨을 공급하면서 후면전극인 몰리브덴과의 접착성도 향상시키고자 하였다. 또한 금속 기판 사용 시 고온 공정 시에 CI(G)S 광흡수층에 좋지 않은 영향을 주는 기판의 Fe, Cr 등 원소들이 확산 되는데 이를 막아주는 배리어 층 역할을 별도의 추가 공정 없이 동시에 수행가능 하다.
상기 목적을 달성하기 위해 본 발명은 CI(G)S 박막 태양전지에 나트륨을 공급하는 방법으로 flexible 기판 위에 스퍼터링 방법을 이용하여 소다 라임 유리 박막을 증착하는 것으로 구성되어 있다.
본 발명에 전술된 flexible 기판은 스테인레스 스틸, 티탄늄, 세라믹, 폴리미드 등을 기판 층으로 사용하는 것이 바람직하다.
본 발명에서 소다 라인 유리 박막은 불활성 가스 분위기 분위기에서 스퍼터링으로 형성하는 것이 바람직하다.
또한 전술된 소다 석회 유리 박막의 두께는 약 100 내지 150 ㎚정도가 바람직하다.
본 발명에서 상기 불활성 가스분위기는 아르곤분위기가 바람직하다.
본 발명에서 전술된 스퍼터링은 RF 스퍼터링으로 이루어지는 것이 바람직하다.
본 발명에서 아르곤 분압은 5~10mtorr에서 이루어지는 것이 바람직하다.
본 발명에서 상기 RF 스퍼터링 시 power는 50~150W에서 이루어지는 것이 바람직하다.
본 발명에 의하면 flexible 기판에 소다 라임 유리박막을 증착하여 나트륨 공급에 따른 CI(G)S 박막 태양전지 효율 향상을 제공할 수 있다.
또한 본 발명에 따르면 나트륨을 공급하는 동시에 후면전극인 몰리브덴과의 접착성의 문제도 해결할 수 있다.
또한 금속 기판 사용 시 고온 공정 시에 CI(G)S 광흡수층에 좋지 않은 영향을 주는 기판의 Fe, Cr 등 원소들이 확산되게 되는데 이를 막아주는 배리어 층 역할을 별도의 추가 공정 없이 동시에 해결할 수 있다.
첨부된 도면 도 1과 도 2를 참조로 본 발명의 실시 예에 따른 소다 라임 유리 박막 제조과정을 설명한다.
도 1은 본 발명의 실시 예에 따른 소다 라임 유리 박막을 제조를 위한 스퍼터링 시스템의 모식도이다.
스퍼터링 시스템은 증착하고자 하는 타겟(target)은 음극(cathode)로 하고 기판(substrate) 쪽을 양극(anode)으로 한다. 불활성 가스인 아르곤 가스를 주입하여 분위기를 만들고 power를 가하면 타겟 쪽 음극에서 나온 전자와 충돌하여 아르곤 이온(Ar+)이 된다. 이때 아르곤 이온은 음극으로 이동하여 타겟과 충돌한다. 충 돌 시 아르곤 이온이 가지고 있던 에너지는 타겟에 전이되어 타겟의 원자 또는 이온이 떨어져 나와 기판에 증착되게 된다.
본 발명의 실시 예에 따른 소다 라임 유리 박막 제조 시 아르곤 분압은 5~10 mtorr, 바람직하게는 7 mtorr에서 증착된다. 아르곤 분압에 따라 증착율은 증가하다가 어느 일정 압력에 이르면 증착률이 감소하는데 이는 스퍼터링된 입자들과 아르곤 가스 원자들 사이의 압력이 높아질수록 더 많이 충돌하기 때문에 증착률이 낮아진다.
소다 석회 유리 박막 제조 시 RF power는 70~200W, 바람직하게는 150W에서 증착된다.
도 2는 본 발명의 실시 예에 따른 CI(G)S 화합물 박막 태양전지의 단면도이다.
본 발명의 실시 예에 따른 나트륨 성분의 함량은 소다 라임 유리 박막의 두께로 조절이 가능하다. 그러나 나트륨이 과량으로 공급되면 CI(G)S 광흡수층의 입자가 작아지면서 막질이 떨어지게 되며 오히려 불순물로 작용하여 층간 결합력 또는 태양 전지의 효율 저하가 생기게 된다.
본 발명의 실시 예에 따른 소다 라임 유리 박막의 두께는 약 100~150㎚정도가 바람직하다.

- CI(G)S 박막 태양전지에 있어서,flexible 기판을 사용하는 경우 나트륨을 공급하는 방법으로 기판 위에 소다 라임 유리 박막을 증착한 CI(G)S 박막 태양전지.
- 제 1항에 있어서, 상기 flexible 기판은,스테인리스 스틸, 티탄늄, 세라믹, 폴리미드 등을 기판으로 태양전지에 사용되는 것을 특징으로 하는 CI(G)S 박막 태양전지.
- 제 1항에 있어서, 상기 소다 라임 유리 박막을 제조하는 단계는,불활성 가스 분위기에서 스퍼터링 인것을 특징으로 하는 방법.
- 제1항에 있어서,상기 소다 석회 유리 박막은 약 100-150㎚정도로 형성되는 것을 특징으로 하는 방법.
