Abstract
본 발명은 실리콘 기판의 하부면에 집전극을 형성하여 모듈화함으로써 단결정 실리콘 기판을 이용한 빛 흡수 면적이 늘어난 광기전력 소자를 제공하고, 광기전력 소자를 이용하여 발전효율이 대폭 증가된 광기전력을 얻을 수 있도록 한 것을 특징으로 하는 광기전력 소자의 모듈구조 및 제조방법에 관한 것으로,
실리콘 기판을 중심으로 상부면과 측면에 요철모양의 텍스처를 형성하고; 실리콘 기판의 상부면은 i형 아몰파스 실리콘층(패시베이션 레이어(Passivation Layer) 및 반사방지막을 형성하며; 실리콘 기판의 하부면은 P+층, N+층을 형성하고; P+층, N+층의 하부에는 집전극을 형성하며; 집전극 사이에는 SiO2 + PSG(Phosphor Silicate Glass)를 사용한 패시베이션 레이어(Passivation Layer)를 형성 반사방지막 역할로 이루어진 것이 특징이며;
본 발명에 따르면 모듈화작업을 통한 생산성, 안정성이 향상되고, 아울러 보다 많은 P+층과 N+층의 형성으로 인하여 집적화된 발전효율이 가능하며, 또한 단위면적 발전효율이 대폭 증가된 광기전력 모듈구조 및 제조방법을 제공한다.

Description
본 발명은 광기전력 소자의 모듈구조 및 제조방법에 관한 것으로, 특히 실리콘 기판의 하부면에 집전극을 형성하여 모듈화함으로써 단결정 실리콘 기판을 이용한 빛 흡수 면적이 늘어난 광기전력 소자를 제공하고, 아울러 상기 광기전력 소자를 이용하여 발전효율이 대폭 증가된 광기전력을 얻을 수 있도록 한 것을 특징으로 하는 광기전력 소자의 모듈구조 및 제조방법에 관한 것이다.
종래기술에서의 광기전력셀(10)은 도 7처럼 N형 실리콘 기판(1)을 중심으로 상부면에 요철모양의 텍스처(1a)를 형성하고, 텍스처 상부에 i층(2)과 P층(3)을 형성한 후에 전극(4)을 형성하며, 실리콘 기판(1)의 하부면 텍스처(1b)에 다시 i층(5)과 N층(6)을 형성한 후에 전극(7)을 형성하여 제작하며, 양측 끝단에 집전극(8, 9)을 설치하였으며, 이에 따라 전극의 형성이 실리콘 기판(1)을 중심으로 상부면과 하부면으로 분리되어져 있다.
또 다른 제조방법에서의 광기전력셀(10)은 도 8처럼 P형 실리콘 기판(1)을 중심으로 상부면에 요철모양의 텍스처(1a)를 형성하고 다시 그 상부에 i층(2)과 N 층(3)을 형성한 후에 전극(4)을 형성하며, 실리콘 기판(1)의 하부에는 Ag 또는 Al층(1b)을 형성하고, 양측에 집전극(8, 9)을 설치하여 광기전력을 얻고 있다.
또한, 종래의 기술에서는 비결정계 또는 결정계 실리콘 기판을 이용 표면을 요철모양으로 에칭하는 것과 실리콘 기판위에 여러 가지의 반도체 화합물 등을 이용하여 광전변환 효율을 증가시키기 위한 방법은 널리 사용되고 있다.
그러나 종래기술은, 모듈화 구성시 하부면 활용공간을 적절히 확보하지 못하여 전극연결을 위한 공간 활용이 비효율적이어서 단위면적 대비 발전효율이 떨어지는 문제점이 있었다.
본 발명은 상기와 같은 문제를 해결코자 하는 것으로,
실리콘 기판 상부면의 집전극은 패시베이션 레이어(Passivation Layer)를 아몰파스 실리콘 i층으로 이용하여 실리콘 기판의 하부면에 형성하고 상면부의 구성은 아몰파스 실리콘 i층, 반사방지막 층을 형성하는 것과 하부면에 P+형과 N+형을 성막하고, 다시 그 하부면에 패시베이션 레이어(Passivation Layer)를 SiO2 + PSG(Phosphor Silicate Glass)로 반사방지막 층을 구성하고 집전극을 형성한 것을 모듈화함으로써 변환효율이 증가된 광기전력 소자 및 제조방법을 제공하는데 그 목적이 있다.
상기 목적을 달성하기 위한 수단으로,
본 발명은 실리콘 기판(50)을 중심으로 상부면, 측면에 요철모양(40a)의 텍스처를 형성하고; 실리콘 기판(50)의 상부면은 i형 아몰파스 실리콘층(40) 및 반사 방지막(30)을 SiO2 +PSG(Phosphor Silicate Glass) + ITO로 형성하며; 실리콘 기판(50)의 하부면은 P+층(60), N+층(70)을 형성하고; P+층(60), N+층(70)의 하부에는 집전극(80, 90a, 90b, 110)을 형성하며; 집전극(80, 90a, 90b, 110) 사이에는 하부면 반사방지막(100) 형성하여 이루어진 것이 특징이다.
또한, 상기 상부면 반사방지막(30)의 상부에는 보호용 충전재(20)를 도포하 고, 상기 보호용 충전재(20)의 상부에는 강화유리(10)를 배치하며, 상기 집전극(80, 90a, 90b, 110) 및 반사방지막(100)의 하단에는 이면보호필름(130)을 더 배치하여 이루어진 것이 특징이다.
또한, 상기 실리콘 기판(50)의 상부면 반사방지막(30)은 SiO2 +PSG(Phosphor Silicate Glass) + ITO로 구성하고, 하부면의 반사방지막(100)은 SiO2 + PSG(Phosphor Silicate Glass)로 구성된 것이 특징이다.
또한, 실리콘 기판(50)을 모듈화 구성시 셀과 셀의 간격을 3mm로 하고 상부면과 측면을 요철모양(40a)의 텍스처로 구성된 것이 특징이다.
또한, 제조방법에 있어서, 실리콘 기판(50)을 중심으로 상부면, 측면에 요철모양(40a)의 텍스처를 형성하는 단계; 실리콘 기판(50)의 상부면에 i형 아몰파스 실리콘층(40) 및 반사 방지막(30)을 형성하는 단계; 실리콘 기판(50)의 하부면에 P+층(60), N+층(70)을 형성하는 단계; P+층(60), N+층(70)의 하부에 집전극(80, 90a, 90b, 110)을 형성하는 단계; 집전극(80, 90a, 90b, 110) 사이에 반사방지막(100)을 형성하는 단계를 통해 제조되는 것이 특징이다.
또한, 상기 상부면 반사방지막(30)의 상부에는 보호용 충전재(20)를 도포하는 단계; 상기 보호용 충전재(20)의 상부에는 표면유리(10)를 배치하는 단계; 상기 집전극(80, 90a, 90b, 110) 및 반사방지막(100)의 하단에는 이면보호필름(130)을 배치하여 단계를 포함하여 제조되는 것이 특징이다.
또한, 강화유리(10)는 충격에 매우 강한 유리(4mm)를 사용하고, 충전재(20) 는 EVA 수지를 사용하며, 셀의 이면보호필름(130)은 PET(폴리에틸렌테레프탈레이트)를 사용하여 제조되는 것이 특징이다.
또한, 실리콘 기판(50)은 NaOH수용액 3%에 IPA 2%를 첨가 초음파 세척하고, 요철모양(40a)의 텍스처 형성을 위하여 15분간 침적하여 그 표면을 에칭하여 제조되는 것이 특징이다.
또한, P+형(60)은 실리콘 기판(50)위에 간격 1.5mm 두께 20nm로 인쇄하고, 인쇄된 P+형(60)은 CVD에서 온도 800로 10분간 성장시킨 후 다시 동일한 조건과 방법으로 N+형(70)을 스크린인쇄 후 CVD에서 온도 800로 10분간 각각 성장시켜 제조된 것이 특징이다.
또한, SiO2층 위에 PSG(Phosphor Silicate Glass)를 사용 SiO2 에 의한 산화방지 및 실리콘 기판의 수명을 연장시켜 주는 것이 특징이다.
본 발명에 따르면 집전극을 패시베이션 레이어(Passivation Layer)를 이용 실리콘 기판의 하부면에 구성함으로써, 모듈화작업을 통한 생산성, 안정성이 향상되고, 아울러 보다 많은 P+층과 N+층의 형성으로 인하여 집적화 향상된 발전효율로 단위면적 발전효율이 증가된 광기전력 모듈구조 및 제조방법을 제공한다.
아울러, 비록 본 발명이 언급한 바람직한 실시 예와 관련하여 설명되어지지만, 본 발명의 요지와 범위로부터 벗어남이 없이 다른 다양한 수정 및 변형이 가능할 것이다. 따라서 첨부된 청구의 범위는 본 발명의 진정한 범위 내에 속하는 그러 한 수정 및 변형을 포함할 것이라고 여겨진다.
이하, 본 발명의 바람직한 실시 예로 첨부된 도면들을 참조하여 상세히 설명한다. 우선 각 도면의 구성요소들에 참조부호를 부가함에 있어서, 동일한 구성요소들에 대해서는 비록 다른 도면상에 표시되더라도 가능한 한 동일한 부호를 가지도록 하고 있음에 유의하여야 한다. 또한, 하기에서 본 발명을 설명함에 있어, 관련된 공지기능 또는 구성에 대한 구체적인 설명이 본 발명의 요지를 불필요하게 흐릴 수 있다고 판단되는 경우에는 그 상세한 설명을 생략한다.
본 발명은 도 1과 도 2의 상세도와 같이 실리콘 기판(50)의 상부면과 측면에 요철모양(40a)의 텍스처를 형성하고 실리콘 기판(50)의 상부면에는 i형 아몰파스 실리콘층(40) 형성하고, 그 위로 빛 통과 후 반사방지를 위한 상부면 반사방지막(30)을 ITO로 형성한다.
그리고 실리콘 기판(50)의 하부면에는 도 4처럼 패시베이션 레이어(Passivation Layer)를 SiO2 + PSG(Phosphor Silicate Glass)로 형성, 우선 SiO2를 250℃ FURNACE에서 10분간 성장 후 다시 그 위에 PSG(Phosphor Silicate Glass)를 스크린 인쇄하고 CVD를 통하여 800℃의 고온으로 형성함으로서 SiO2의 산화를 방지함은 물론 실리콘기판의 수명을 연장시키는 효과를 얻으며, P+형(60)을 스크린 인쇄 후 플라즈마 CVD를 통하여 확산(Diffusion)시킨 다음 다시 같은 방법으로 N+형(70)을 스크린 인쇄 후 플라즈마 CVD를 통하여 확산(Diffusion)시킨 다음 상부에 도 6처럼 전극(플러스(80) 및 마이너스(110))을 형성한다.
또한, 해결수단을 위한 제조공정의 1단계로서 세척과정은 4분간에 걸쳐서 Alkali, NaOH 수용액, Acid, H2O, N2 등을 이용하여 실리콘 기판(50) 두께를 3um %를 없앤다. 이에 따라 실리콘 기판(50)의 표면을 세척하고, 또한 상기 에칭(세척)과정을 통하여 실리콘 웨이퍼 절단 시 충격으로 발생한 실리콘 기판(50) 표면의 미세한 손상부위(Demage Region)를 없애고 보다 좋은 양질의 실리콘 기판(50)을 제공한다.
제조공정의 제 2 단계는 텍스처 형성과정으로 에칭(세척)된 실리콘 기판(50)은 광기전력 변환효율 증가를 위한 빛 가두기 방법의 하나로 실리콘 기판(50)을 요철모양(40a)의 텍스처를 형성한다. 실리콘 기판(50)의 요철모양(40a)의 텍스처 형성에 필요한 에칭은 NaOH수용액 3%에 IPA 2%를 첨가, 초음파 사용으로 세척 및 요철모양(40a)의 텍스처 형성을 위하여 15분간 침적하여 그 표면을 에칭한다.
제조공정의 제 3 단계는 실리콘 기판(50) 하부면에 P+형(60)과 N+형(70)을 형성하기 전 공정으로 도 4처럼 P+형(60)과 N+형(70)사이에 패시베이션 레이어(Passivation Layer) 반사방지막(100)층 형성은 SiO2를 200℃ FURNACE에서 10분간 성장 후 다시 그 위에 PSG(Phosphor Silicate Glass)를 스크린인쇄를 3mm 간격으로 인쇄한 후 플라즈마 CVD를 통해 800℃의 고온으로 확산(Diffusion)시킨다.
제조공정의 제 4 단계로서 도 4처럼 SiO2 +PSG(Phosphor Silicate Glass)가 완성된 실리콘 기판(50) 위에 도 5처럼 P+형(60)을 실리콘 기판(50)위에 간격 1.5mm 두께 20nm이하로 로 인쇄를 한다. 또한, 인쇄된 P+형(60)은 플라즈마 CVD를 통해 800℃의 고온으로 10분간 확산(Diffusion)시킨 후, 다시 동일한 조건과 방법으로 도 5처럼 N+형(70)을 스크린인쇄 후 플라즈마 CVD를 통해 800℃의 고온으로 10분간 확산(Diffusion)시킨다.
상기 제 3 단계 SiO2 +PSG(Phosphor Silicate Glass)와 제 4 단계 P+형(60)과 N+형(70)의 제조과정이 경우에 따라서 공정순서를 바꾸어 제조해도 아무런 문제는 없다.
제조공정의 제 5 단계로서 플라즈마 CVD의 확산(Diffusion)으로 도1과 도2의 상세도와 같이 실리콘 기판(50)의 내면으로 침투된 N+형(70)과 P+형(60)의 하부면에 도포되는 집전극 회로 구성은 Ag 페스트(Paste)를 사용 스크린 인쇄를 한다. 스크린 인쇄는 도 6처럼 P+형(60)과 N+형(70) 중앙에 집전극(90a, 90b)의 폭을 10um로 각각 형성한다. 집전극(80)과 집전극(110)은 별도로 모듈화 시 외부로부터 연결선으로 폭 3-4mm로 구성하지만, P+형(60)과 N+형(70)이 각각 연결할 수 있는 모든 집전극 회로는 도 6에서 (90a)와 (90b)처럼 Ag 페스트(Paste)로 스크린 인쇄하여 250 FURNACE에서 15분간 성장시킨다.
제조공정의 제 6단계로서 요철모양(40a)의 텍스처가 완성된 실리콘 기판(50)은 플라즈마 CVD 장치를 이용, 실리콘 기판(50) 상부면에 수소플라즈마처리(압력 100pa RF출력 25W)후 연속으로 i형 아몰파스 실리콘층(40)의 박막(20nm)을 형성하되 압력 100pa, RF출력 35W로 성막한다.
상기 실리콘 기판(50) 상부면의 i형 아몰파스 실리콘층(40) 성막 후, 상부면 반사방지막(30) 형성은 스파타(Sputter) 장치를 사용 ITO를 50nm로 성막하여 구성한다. 하부면의 반사방지막(100)은 P+형(60)과 N+형(70)의 전극 위에 스파타(Sputter) 장치를 사용 SiO2를 50nm로 성막한다.
또한, 또 다른 제 6단계의 제조공정으로서 요철모양(40a)의 텍스처가 완성된 실리콘 기판(50) 위에 i형 아몰파스 실리콘층(40)의 박막(20nm)을 사용하지 않고 SiO2+PSG(Phosphor Silicate Glass)를 사용 패시베이션 레이어(Passivation Layer)를 구성할 수 있다 패시베이션 레이어(Passivation Layer)의 구성은 SiO2를 200℃ FURNACE에서 10분간 성장 후 다시 그 위에 PSG(Phosphor Silicate Glass)를 스크린인쇄를 3mm 간격으로 인쇄한 후 플라즈마 CVD를 통해 800℃의 고온으로 확산(Diffusion)시킬 수도 있다.
따라서 SiO2+PSG(Phosphor Silicate Glass)+ITO(ARC)로 구성해도 문제가 없음을 확인할 수 있었다. 이 경우 완성된 실리콘 기판(50) 상면부는 SiO2+PSG(Phosphor Silicate Glass)+ITO(ARC)가 되고 하면부는 SiO2+PSG(Phosphor Silicate Glass)가 된다
상기와 같이 제작된 셀은 셀과 셀을 여러 개 접속하여 모듈화한다. 모듈화는 도 3처럼 셀과 셀의 간격은 2mm로 하며 표면유리(10)는 충격에 매우 강한 강화유리 4mm를 사용하고 유리와 셀 사이에 셀을 보호하기 위한 충전재(20)는 EVA 수지를 사 용하여 셀의 이면보호필름(130)은 PET(폴리에틸렌테레프탈레이트)를 사용한다.
또한, 실리콘 기판(50)의 상부면은 ITO를 사용한 상부면 반사방지막(30)을 도포하고, 하부면은 SiO2+PSG(Phosphor Silicate Glass)를 사용한 하부면 반사방지막(100)을 도포하며, 이러한 반사방지막(30, 100)은 빛 가두기를 위한 매우 적절한 것으로 하부면에 SiO2+PSG(Phosphor Silicate Glass)를 사용한 것은 SiO2+PSG(Phosphor Silicate Glass)가 부전도체로서 하부면에 전극을 형성하는데 유리하다. 또한 빛 가두기를 위한 결과도 ITO와 동일한 결과를 얻을 수 있다.
또한, 실리콘 기판(50)의 하부면에 도포되는 P+층(60), N+층(70)을 골고루 분포 좀 더 높은 효율을 얻을 수 있도록 P+층(60), N+층(70)을 직사각형의 바둑판 모양으로 구성한다.
또한, 도 3처럼 모듈구성 시 셀과 셀의 간격을 3mm로 구성함으로써 측면 요철모양(40a)의 텍스처 사이로 들어온 빛(입사광, 120)이 산란하고, 반사된 빛(반사광, 140)이 광기전력발생 증가효과를 측면에서도 얻는다.
또한, N+형(70)과 P+형(60)을 집합시킬 수 있는 P+형(60) 집전극(90a)과 N+형(70)의 집전극(90b)을 구성하여 N형(70)과 P형(60)을 각각 연결할 수 있는 집전극 회로를 SiO2 +PSG(Phosphor Silicate Glass) 부도전성으로 성막함으로써 종래기술에서 문제가 되었던, 모듈화 구성시 하부면 활용공간을 확보함으로써 전극연결을 위해 매우 좁은 면적을 사용하며 단위면적 대비 현저히 상향된 발전효율이 증가한다.

Claims (10)
- 실리콘 기판(50)을 중심으로 상부면, 측면에 요철모양(40a)의 텍스처를 형성하고;실리콘 기판(50)의 상부면은 i형 아몰파스 실리콘층(40) 및 반사 방지막(30)을 SiO2 +PSG(Phosphor Silicate Glass) + ITO로 형성하며;실리콘 기판(50)의 하부면은 P+층(60), N+층(70)을 형성하고;P+층(60), N+층(70)의 하부에는 집전극(80, 90a, 90b, 110)을 형성하며;집전극(80, 90a, 90b, 110) 사이에는 하부면 반사방지막(100) 형성을SiO2 + PSG(Phosphor Silicate Glass)로 이루어진 것을 특징으로 하는 광기전력 소자의 모듈구조.
- 제 1 항에 있어서,상기 상부면 반사방지막(30)의 상부에는 보호용 충전재(20)를 도포하고,상기 보호용 충전재(20)의 상부에는 강화유리(10)를 배치하며,상기 집전극(80, 90a, 90b, 110) 및 반사방지막(100)의 하단에는 이면보호필름(130)을 더 배치하여 이루어진 것을 특징으로 하는 광기전력 소자의 모듈구조.
- 제 1 항에 있어서,상기 실리콘 기판(50)의 상부면 반사방지막(30)은 SiO2 +PSG(Phosphor Silicate Glass) + ITO로 구성하고, 하부면의 반사방지막(100)은 SiO2 + PSG(Phosphor Silicate Glass)로 구성된 것을 특징으로 하는 광기전력 소자의 모듈구조.
- 제 1 항에 있어서,실리콘 기판(50)을 모듈화 구성시 셀과 셀의 간격을 3mm로 하고 상부면과 측면을 요철모양(40a)의 텍스처로 구성된 것을 특징으로 하는 광기전력 소자의 모듈구조.
- 실리콘 기판(50)을 중심으로 상부면, 측면에 요철모양(40a)의 텍스처를 형성하는 단계;실리콘 기판(50)의 상부면에 i형 아몰파스 실리콘층(40) 및 반사 방지막(30)을 형성하는 단계;실리콘 기판(50)의 하부면에 P+층(60), N+층(70)을 형성하는 단계;P+층(60), N+층(70)의 하부에 집전극(80, 90a, 90b, 110)을 형성하는 단계;집전극(80, 90a, 90b, 110) 사이에 반사방지막(100)을 형성하는 단계를 통해 제조되는 것을 특징으로 하는 광기전력 소자의 모듈 제조방법.
- 제 5 항에 있어서,상기 상부면 반사방지막(30)의 상부에는 보호용 충전재(20)를 도포하는 단계;상기 보호용 충전재(20)의 상부에는 표면유리(10)를 배치하는 단계;상기 집전극(80, 90a, 90b, 110) 및 반사방지막(100)의 하단에는 이면보호필름(130)을 배치하여 단계를 포함하여 제조되는 것을 특징으로 하는 광기전력 소자의 모듈 제조방법.
- 제 6 항에 있어서,강화유리(10)는 충격에 매우 강한 유리(4mm)를 사용하고, 충전재(20)는 EVA 수지를 사용하며, 셀의 이면보호필름(130)은 PET(폴리에틸렌테레프탈레이트)를 사용하여 제조되는 것을 특징으로 하는 광기전력 소자의 모듈 제조방법.
- 제 5 항에 있어서,실리콘 기판(50)은 NaOH수용액 3%에 IPA 2%를 첨가 초음파 세척하고, 요철모양(40a)의 텍스처 형성을 위하여 15분간 침적하여 그 표면을 에칭하여 제조되는 것을 특징으로 하는 광기전력 소자의 모듈 제조방법.
- 제 5 항에 있어서,P+형(60)은 실리콘 기판(50)위에 간격 1.5mm 두께 20nm로 인쇄하고, 인쇄된 P+형(60)은 CVD에서 온도 800로 10분간 성장시킨 후 다시 동일한 조건과 방법으로 N+형(70)을 스크린인쇄 후 CVD에서 온도 800로 10분간 각각 성장시켜 제조된 것을 특징으로 하는 광기전력 소자의 모듈 제조방법.
- 제 5 항에 있어서,SiO2층 위에 PSG(Phosphor Silicate Glass)를 배치한 것을 특징으로 하는 광기전력 소자의 모듈 제조방법.
