Abstract
본 발명은 태양전지에 관한 것으로서, 기판 및 상기 기판 상에 형성되며, 금속층 및 반도체층과 그 사이에 형성된 절연체를 갖는 에너지 흡수용 구조물을 포함하며, 상기 금속층, 반도체층 및 절연체 중 적어도 하나는 복수의 나노와이어 구조인 것을 특징으로 하는 태양전지를 제공한다.
본 발명에 따르면, 에너지 흡수용 구조물이 나노와이어 MIS 접합 구조를 갖도록 하여 높은 광전 변환 효율을 갖는 태양전지를 제공할 수 있다.
나아가, 본 발명에 따르면, 에피택셜 성장 공정을 대체할 수 있으므로, 결정결함과 같이 에피택셜층의 불이익한 문제를 해결할 수 있다.

Description
본 발명은 태양전지에 관한 것으로서, 더욱 상세하게는 나노와이어 MIS 구조를 갖는 태양전지에 관한 것이다.
최근 환경문제와 에너지 고갈에 대한 관심이 높아지면서, 에너지 자원이 풍부하고 환경오염에 대한 문제점이 없으며 에너지 효율이 높은 대체 에너지로서의 태양전지에 대한 관심이 높아지고 있다.
태양전지는 태양열을 이용하여 터빈을 회전시키는데 필요한 증기를 발생시키는 태양열 전지와, 반도체의 성질을 이용하여 태양빛(photons)을 전기에너지로 변환시키는 태양 광 전지로 나눌 수 있다. 그 중에서도 빛을 흡수하여 생성된 p-형 반도체의 전자와 n-형 반도체의 전공이 전기 에너지로 변환하는 태양 광 전지(이하, 태양전지라 칭함)에 대한 연구가 활발히 행해지고 있다.
도 1은 일반적인 태양전지가 구동되는 개념을 설명하기 위한 개략도이다. 도 1을 참조하면, 종래 기술에 따른 태양 전지(10)는 n형 및 p형 반도체층(11, 12)의 접합구조에 상기 n형 및 p형 반도체층(11, 12)에 각각 전극 패드(13a, 13b)가 형성 된 구조이다.
이러한 태양 전지(10)의 전극 패드들(13a, 13b)에 발광부로서 전구(14)를 연결하고, 상기 태양 전지(10)를 태양 광(L) 등의 광원에 노출하면 n형 반도체층(11)과 p형 반도체층(12)을 가로질러 전류가 흐르게 되는 광기전력 효과(Photovoltaic effect)에 의해 기전력이 발생한다. 이는, LED 등의 발광소자에서 전자와 정공이 결합하여 빛이 발생하는 것과 반대 과정으로 이해될 수 있다.
이와 같이 광기전력 효과에 의해 발생 된 기전력으로 태양 전지(10)에 전기적으로 접속된 전구(14)가 점등될 수 있다.
종래의 태양전지(10)는, 예를 들어 실리콘 반도체에 의해 pn 접합을 형성하는 경우, 실리콘의 밴드갭 에너지는 1.1eV로 적외광 부근에 있고, 가시광선 부근(2eV)의 광을 받았을 경우에는 원리적으로 에너지의 이용 효율은 약 50%가 된다.
이와 같은 광 에너지의 이용 효율에 의해 실리콘의 단결정 태양전지의 이론 효율은 최대에서도 45%가 되고, 실제로는 그 외의 손실을 고려하면 28% 정도로 된다.
또한, 단일 반도체 물질로 이루어진 태양전지의 경우 300 ~1800㎚ 파장 중 일부 파장 광만을 흡수하여 태양 광을 효율적으로 흡수하지 못하는 문제가 있다.
따라서, 당 기술 분야에서는 보다 높은 효율을 갖는 태양전지의 제작이 요구되는 실정이다.
본 발명은 상기와 같은 문제점을 해결하기 위한 것으로, 본 발명의 일 목적은 에너지 흡수용 구조물이 나노와이어 MIS 구조를 갖도록 하여 높은 광전 변환 효율을 갖는 태양전지를 제공하는 것이다.
상기한 목적을 달성하기 위해서, 본 발명의 일 실시 형태는,
기판 및 상기 기판 상에 형성되며, 금속층 및 반도체층과 그 사이에 형성된 절연체를 갖는 에너지 흡수용 구조물을 포함하며, 상기 금속층, 반도체층 및 절연체 중 적어도 하나는 복수의 나노와이어 구조인 것을 특징으로 하는 태양전지를 제공한다.
이 경우, 상기 금속층, 반도체층 및 절연체는 일체로 나노와이어 구조를 형성하는 것일 수 있다.
바람직하게는, 상기 절연체는 산화물 또는 질화물로 이루어진 것일 수 있으며, 보다 구체적으로는, 상기 절연체는 Si, Al, Zr 및 Hf으로 구성된 그룹으로부터 선택된 적어도 하나의 원소의 산화물 또는 질화물을 포함하는 것일 수 있다.
또한, 상기 절연체의 두께는 0.1 ~ 5㎚인 것이 바람직하다.
본 발명의 바람직한 실시 형태에서, 상기 나노와이어 구조는 직경이 5 ~ 500㎚일 수 있다.
추가적인 구성으로서, 상기 에너지 흡수용 구조물 상에 형성된 투명전극층을 더 포함하는 것이 바람직하다.
본 발명의 다른 실시 형태에서는,
기판 및 상기 기판 상에 형성되며, 투명 전도성 산화물층 및 반도체층과 그 사이에 형성된 절연체를 갖는 에너지 흡수용 구조물을 포함하며, 상기 투명 전도성 산화물층, 반도체층 및 절연체 중 적어도 하나는 복수의 나노와이어 구조인 것을 특징으로 하는 태양전지를 제공한다.
이 경우, 상기 투명 전도성 산화물층은 ITO(Indium Tin Oxide), ZnO, AlZnO 및 InZnO으로 구성된 그룹으로부터 선택된 물질로 이루어진 것일 수 있다.
상술한 실시 형태들에서, 상기 에너지 흡수용 구조물은 다층 구조이며, 각각의 층은 터널링층으로 연결된 것일 수 있다.
본 발명에 따르면, 에너지 흡수용 구조물이 나노와이어 MIS 접합 구조를 갖도록 하여 높은 광전 변환 효율을 갖는 태양전지를 제공할 수 있다.
나아가, 본 발명에 따르면, 에피택셜 성장 공정을 대체할 수 있으므로, 결정 결함과 같이 에피택셜층의 불이익한 문제를 해결할 수 있다.
이하, 첨부된 도면을 참조하여 본 발명의 바람직한 실시 형태를 설명한다.
다만, 본 발명의 실시 형태는 여러 가지 다른 형태로 변형될 수 있으며, 본 발명의 범위가 이하 설명하는 실시 형태로 한정되는 것은 아니다. 또한, 본 발명의 실시 형태는 당업계에서 평균적인 지식을 가진 자에게 본 발명을 더욱 완전하게 설명하기 위해서 제공되는 것이다. 따라서, 도면에서의 요소들의 형상 및 크기 등은 보다 명확한 설명을 위해 과장될 수 있으며, 도면상의 동일한 부호로 표시되는 요소는 동일한 요소이다.
도 2는 본 발명의 일 실시 형태에 따른 태양전지를 나타내는 단면도이다.
도 2를 참조하면, 본 실시 형태에 따른 태양전지(20)는, 기판(21), 에너지 흡수용 구조물(22), 투명전극층(23), 제1 및 제2 전극(24a, 24b)을 포함한다.
태양 광을 받아 기전력을 발생시키도록 제공되는 상기 에너지 흡수용 구조물(22)은 복수의 나노와이어 구조로서 각각의 나노와이어 구조는 반도체층(22a), 절연체(22b) 및 금속층(22c)을 갖는다.
도 3은 도 2의 나노와이어 구조를 상세히 나타낸 사시도이다.
도 3을 참조하면, 본 실시 형태의 경우, 상기 나노와이어 구조(22a, 22b, 22c)를 금속-절연체-반도체로 이루어진 MIS(Metal Insulator Semiconductor) 구조이다.
이러한, MIS 구조의 소자를 이용하는 경우, 단결정 박막 성장 방식에 의한 소자의 경우에 비해 적은 수의 층이 요구되어 간단한 태양전지 구조를 이룰 수 있으며, 이에 따라 제조공정이 간소화를 기대할 수 있다. 또한, 에피택셜 성장 공정을 대체할 수 있으므로, 결정결함과 같이 에피택셜층의 불이익한 문제를 해결할 수 있다.
도 4a 및 도 4b를 참조하여 MIS 구조를 설명한다.
우선, 도 4a는 MIS 구조를 이용한 소자를 나타내는 단면도이다.
이하에서는 설명의 편의상 본 실시 형태와 달리, 전력이 가해지면 빛을 방출할 수 있는 발광소자를 기준으로 설명할 것이나, 발광소자의 작동 원리를 역으로 하면 태양전지의 작동 원리 역시 이해할 수 있을 것이다.
MIS 구조는 반도체층(22a), 절연체(22b), 및 금속층(22c)을 포함한다. 이 경우, 도 4a에 도시된 바와 같이 상기 반도체층(22a) 하면에는 전극(27)이 추가적으로 형성되어 있다.
상기 반도체층(22a)의 A 영역은 발광을 담당하는 부분으로서, A 영역에서는 금속으로부터의 전자의 터널링 효과에 의하여 재결합이 일어나 빛이 발생하게 된다.
이러한 발광 매커니즘에 대한 에너지 다이어그램이 도 4b에 나타나 있다. 도 4b에는, 금속층(22c)측에는 (-) 전압이 반도체층(22a) 측에는 (+) 전압이 인가된 경우의 에너지 준위에 대하여 도시되어 있다.
금속층(22c)에 (-)전압이 인가되면, 전자(e-)는 터널링 효과를 통하여 절연체(22b)을 통과하게 된다. 그에 따라 통과된 전자(e-)는 반도체층(22a)에 도달하고, 도달된 전자(e-)는 반도체층(22a)의 가전자대에 있는 정공(h+)과 결합하여 광자가 발생 된다.
이상에서 설명한 MIS 발광소자의 작동 원리를 역을 적용하면, 태양전지에서는 상기 A 영역은 태양 광의 주된 수광 영역이며, 전자(e-)의 터널링에 의해 전류가 흐르게 되는 것으로 이해될 수 있다.
이러한 방식으로 생성된 전기 에너지는 도 2에 도시된 제1 및 제2 전극(24a, 24b)에 연결된 축전기(미도시)에 의해 축전 될 수 있다.
다시 도 3을 참조하면, 에너지 흡수용 구조물에 채용된 상기 MIS 구조는 나노와이어 구조(22a, 22b, 22c)를 사용하여 광전변환효율의 향상을 기대할 수 있다.
한편, 본 명세서에서 사용되는 '나노와이어'에 대하여 설명하면, 우선, '나노막대'는 지름이 수 nm에서 수십 nm인 막대 형상의 물질을 나타내는 용어이다. 여기서, 나노막대보다 길이가 더 긴 경우 선 형상을 나타낼 것인데, 이 물질을 '나노와이어'라 한다.
본 실시 형태와 같이, 수광 영역이 되는 에너지 흡수용 구조물을 복수의 나노와이어 구조로 함으로써 양자 효과와 함께 전체적인 수광 면적을 증가시킬 수 있으며, 이에 따라, 수광 효율의 큰 향상을 기대할 수 있다. 다만, 본 실시 형태에서는 수광 영역이 되는 부분을 나노와이어 구조로 채용하였으나, 다른 실시 형태의 경우에는, 나노와이어 대신 이보다 길이가 짧은 나노막대가 채용될 수도 있다.
나아가, 상술한 바와 같이, 기판 상에 박막 성장 방식으로 형성된 반도체 단결정이 아니어서, 결정 결함이 매우 적으며, 이 역시, 광전변환효율의 향상으로 이어질 수 있다.
이 경우, 상기 절연체(22b)의 두께(t)는 전자의 터널링을 고려하여 0.1 ~ 5㎚인 것이 바람직하다.
한편, 도 2에서, 상기 에너지 흡수용 구조물(22)에 포함된 상기 복수의 나노와이어 구조(22a, 22b, 22c)의 사이 공간은 공기로 채워지거나 광 흡수율이 저하되지 않도록 투명한 물질로 채워질 수 있다.
상기 기판(21)은 태양 광을 반사시켜 상기 에너지 흡수용 구조물(22)로 다시 향하도록 할 수 있으며, 실시 형태에 따라서는 투명한 물질로 이루어질 수도 있다.
마찬가지로 본 실시 형태에서는, 상기 에너지 흡수용 구조물(22) 상에 투명전극층(23)이 형성된 구조를 설명하고 있으나, 경우에 따라, 태양 광 반사층이 대신 채용될 수도 있으며, 이 경우에는, 상기 기판(21)이 투명전극층이 되는 것이 바 람직할 것이다. 즉, 본 발명에서 나노와이어 구조로 이루어진 에너지 흡수용 구조물(22)을 감싸고 있는 상기 기판(21)과 투명전극층(23)은 태양 광이 들어오는 방향 등을 고려하여 서로 위치가 바뀌거나 모두 투명전극층 혹은 모두 반사층으로 기능 하도록 적절하게 조정될 수 있다.
다만, 본 실시 형태에서 채용된 상기 투명전극층(23)은 본 발명에서 필수적인 구성요소는 아니며, 경우에 따라서는 제외될 수도 있다.
한편, 상기 반도체층(22a)은 실리콘 반도체, GaN계 반도체, ZnO계 반도체, GaAs계 반도체, GaP계 반도체, GaAsP계 반도체 등이 될 수도 있다.
이 경우, 상기 반도체층(22a)은 흡수할 수 있는 태양 광의 파장 대역을 고려하여 적절히 선택될 수 있다. 구체적으로, 상기 반도체층(22a)을 이루는 물질은 AlGaInP(2.1eV), InGaP(1.9eV), AlGaInAs(1.6eV), InGaAs(1eV), Ge(0.7eV) 등을 사용할 수 있으며, 괄호 안은 흡수 가능한 태양 광의 에너지를 대략적인 값으로 나타낸 것이다.
또한, MIS 구조를 이루는 상기 금속층(22c)에 해당하는 층으로 반드시 금속을 사용해야하는 것은 아니며, 다른 도전성 물질이 채용될 수 있다. 바람직한 경우로서, 상기 금속층에 해당하는 층을 투명 전도성 산화물(TCO)로 형성할 수 있다.
이 경우, 상기 투명 전도성 산화물로서 채용 가능한 물질로는 ITO(Indium Tin Oxide), ZnO, AlZnO, InZnO 등을 들 수 있다.
도 5 및 도 6은 도 2에 도시된 실시 형태에서 각각 변형된 실시 형태에 따른 태양전지를 나타내는 단면도이다.
우선, 도 5에 도시된 실시 형태에 따른 태양전지(50)는 도 2의 경우와 마찬가지로, 기판(51), 에너지 흡수용 구조물(52), 투명전극층(53), 제1 및 제2 전극(54a, 54b)을 포함한다.
본 실시 형태의 경우, 도 2의 실시 형태에서 에너지 흡수용 구조물을 구성하는 나노와이어 구조가 반도체층(52a)과 절연체(52b)으로 이루어지며, 금속층(52c)은 박막 형태로 형성된 것을 특징으로 한다. 이러한 차이 외에, 동일한 용어를 사용한 나머지 구성 요소는 도 2와 동일한 것으로 이해될 수 있으므로, 이에 대한 구체적인 설명은 생략한다.
마찬가지로, 도 6에 도시된 실시 형태에 따른 태양전지(60)는 도 2의 경우와 마찬가지로, 기판(61), 에너지 흡수용 구조물(62), 투명전극층(63), 제1 및 제2 전극(64a, 64b)을 포함한다.
본 실시 형태의 경우, 도 2의 실시 형태에서 에너지 흡수용 구조물을 구성하는 나노와이어 구조가 반도체층(52a) 만으로 이루어지며, 절연체(52b) 및 금속층(52c)은 박막 형태로 형성된 것을 특징으로 한다. 이러한 차이 외에, 동일한 용어를 사용한 나머지 구성 요소는 도 2와 동일한 것으로 이해될 수 있으므로, 이에 대한 구체적인 설명은 생략한다.
도 5 및 도 6에 도시된 실시 형태는 본 발명에서 채용 가능한 실시 형태 중 일 예이며, 나노와이어 구조를 이루는 층으로 반도체층, 절연체 및 금속층에서 하나 이상을 선택하여 구성할 수 있다.
도 7은 본 발명의 또 다른 실시 형태에 따른 태양전지를 나타내는 단면도이다.
본 실시 형태에 따른 태양전지(70)는 상기에서 설명한 태양전지들과 같이 기판(71), 에너지 흡수용 구조물(72, 72`), 투명전극층(73), 제1 및 제2 전극(74a, 74b)을 포함한다.
본 실시 형태의 경우, 도 2의 실시 형태에서 에너지 흡수용 구조물이 2층으로 확장된 것을 특징으로 하며, 나머지 구성 요소는 도 2와 동일한 것으로 이해될 수 있으므로, 이에 대한 구체적인 설명은 생략한다.
도 7에 도시된 바와 같이, 상기 태양전지(70)는 상기에서 설명한 태양전지들과 달리, 제1 및 제2 에너지 흡수용 구조물(72a, 72b)와 이들 사이에 형성되며 캐리어들이 터널링될 수 있는 터널링층(75)을 더 포함한다. 다층 구조의 에너지 흡수용 구조물을 채용함에 따라 광흡수율과 흡수할 수 있는 광의 파장 대역을 더욱 확장하기가 용이하다.
물론, 이 경우, 에너지 흡수용 구조물 및 터널링층을 이루는 물질과 층의 수 등은 필요에 따라 적절히 조절될 수 있다.
본 발명은 상술한 실시 형태 및 첨부된 도면에 의해 한정되는 것이 아니며, 첨부된 청구범위에 의해 한정하고자 한다. 따라서, 청구범위에 기재된 본 발명의 기술적 사상을 벗어나지 않는 범위 내에서 당 기술분야의 통상의 지식을 가진 자에 의해 다양한 형태의 치환, 변형 및 변경이 가능할 것이며, 이 또한 본 발명의 범위에 속한다고 할 것이다.
도 1은 일반적인 태양전지가 구동되는 개념을 설명하기 위한 개략도이다.
도 2는 본 발명의 일 실시 형태에 따른 태양전지를 나타내는 단면도이다.
도 3은 도 2의 나노와이어 구조를 상세히 나타낸 사시도이다.

Claims (10)
- 기판; 및상기 기판 상에 형성되며, 금속층 및 반도체층과 그 사이에 형성된 절연체를 갖는 에너지 흡수용 구조물을 포함하며,상기 금속층, 반도체층 및 절연체 중 적어도 하나는 복수의 나노와이어 구조인 것을 특징으로 하는 태양전지.
- 제1항에 있어서,상기 금속층, 반도체층 및 절연체는 일체로 나노와이어 구조를 형성하는 것을 특징으로 하는 태양전지.
- 제1항에 있어서,상기 절연체는 산화물 또는 질화물로 이루어진 것을 특징으로 하는 태양전지.
- 제3항에 있어서,상기 절연체는 Si, Al, Zr 및 Hf으로 구성된 그룹으로부터 선택된 적어도 하나의 원소의 산화물 또는 질화물을 포함하는 것을 특징으로 하는 태양전지.
- 제1항에 있어서,상기 절연체의 두께는 0.1 ~ 5㎚인 것을 특징으로 하는 태양전지.
- 제1항에 있어서,상기 나노와이어 구조는 직경이 5 ~ 500㎚인 것을 특징으로 하는 태양전지.
- 제1항에 있어서,상기 에너지 흡수용 구조물 상에 형성된 투명전극층을 더 포함하는 것을 특징으로 하는 태양전지.
- 기판; 및상기 기판 상에 형성되며, 투명 전도성 산화물층 및 반도체층과 그 사이에 형성된 절연체를 갖는 에너지 흡수용 구조물을 포함하며,상기 투명 전도성 산화물층, 반도체층 및 절연체 중 적어도 하나는 복수의 나노와이어 구조인 것을 특징으로 하는 태양전지.
- 제8항에 있어서상기 투명 전도성 산화물층은 ITO(Indium Tin Oxide), ZnO, AlZnO 및 InZnO으로 구성된 그룹으로부터 선택된 물질로 이루어진 것을 특징을 하는 태양전지.
- 제1항 또는 제8항에 있어서,상기 에너지 흡수용 구조물은 다층 구조이며, 각각의 층은 터널링층으로 연결된 것을 특징을 하는 태양전지.
