Abstract
本发明涉及一种双光谱薄膜型多结光伏器件结构,并将其命名为“双光谱量子阱级级联复合结”。该结构包括三个具有多量子阱结构的PN结,分别形成吸收结;吸收结之间设置隧穿结,实现相邻的两个吸收结电连通,形成自由载流子通路;并且,利用能带工程设计,位于中间位置的吸收结的电子‑空穴能级差大于两侧的吸收结的电子‑空穴能级差。该结构能够大幅提升内部光电转换的量子效率,并能自适应多光谱的入射光,包括:太阳光谱、各种人照光源,如LED灯、白炽灯、卤素灯、荧光灯等,能够在各种光源的光谱条件下的自动实现多结电池之间的电流匹配,在不同光源切换时,动态实现高的光电转换效率。

技术领域
本发明涉及半导体领域的一种双光谱薄膜型多结光伏器件结构;该结构的光伏器件能够自适应多种光谱条件。
背景技术
光电效应是光伏产业发展的基础理论。自从1887年,德国物理学家赫兹在研究电磁波性质时,意外发现金属表面的电子受光照影响,会从金属表面溢出的现象,向世人宣告光电效应。一百多年过去了,随着对清洁能源的需求与日俱增,由光能生成电能的光伏发电,成为了行业应用的焦点。
当下,半导体材料的发展进一步促进了光伏发电技术。现有技术已经表明,半导体材料的共价键结构决定了半导体的性能。共价键的存在导致了电子有两个不同能量状态。电子的最低能量态是其处于价带时,若电子吸收能量破坏共价键,那么电子将进入导带,成为自由电子。电子不能处在这两个能带之间的能量区。这个区域就是半导体的禁带。半导体材料的低能级就是“价带”(Ev);而自由电子的能级就是“导带”(Ec);处于导带Ec和价带Ev之间的便是禁带(Eg)。电子打破共价键移动到导带Ec必然会留下一个空位,形成电子-空穴对。因此,电子在电场作用下在导带EC的发生定向运动时,空穴在也同时在价带EV发生定向运动,电子和空穴都参与导电,并都被称为“载流子”。电子和空穴在三维空间自由运动,一些特殊的半导体结构可以作出限制。其中,量子阱(QW)就是带隙较窄且薄的半导体材料和位于两侧的机具有较宽带隙的半导体材料构成的“类三明治多层结构”。带隙较窄的半导体层为“阱”;带隙较宽的半导体层为“垒”。载流子受量子限制效应,在量子阱(QW)中做近似二维平面运动,提高了自由电子与空穴的辐射复合效率。QW中的电子和空穴通过库伦相互作用结合,并且随时间推移可以发生复合,释放出能量相等的光子。
传统的光伏电池比如硅电池,最大输出电压0.7V;GaAs单结电池最大输出电压1.0V,GalnP单结电池最高输出电压1.5V,均无法达到给大多数物联网传感器直接供电的电压3V以上的需求。如果通过DC-DC升压,升压模块元器件体积大,无法满足微能源模块的轻质化和薄膜化要求。
为了获得较高的电压,比如3V、4V和5V,满足逻辑运算芯片的电压需求,需要采用多结电池结构,比如:在太阳光条件下,可以采用GalnP/GaAs/InGaAs三结薄膜电池类型,输出开路电压达到3.0V,最大功率点电压2.7V;GalnP/GaAs/Ge三结电池,开路电压2.75,最大功率点电压2.4V。上述电池的结构是专门针对太阳光谱具有丰富的红外光谱的特点设计。但是,各种人造光源,比如LED光源,在红外区域没有能量,白炽灯有丰富的红外光能量,但蓝光和绿光比重很低;卤素灯的黄光在光谱中占比最高;荧光灯光源的能量集中在只在几个特定的波长(550nm和620nm),其他波长的能量几乎可以忽略。常规的多结太阳能电池是严格按照太阳的光谱结构做的器件结构设计,在各种人照光源条件下,由于光谱不匹配,会导致性能大幅降低,无法满足使用需求。
发明内容
本发明的目的就在于,提出一种双光谱薄膜型多结光伏器件结构,能够对多种入射光光谱实现自适应,并显著实现高效率光电转换效率。
本发明通过以下技术方案来实现上述目的:

根据本发明的一个实施例的双光谱薄膜型多结光伏器件结构,所述第一隧穿结主要组成为一层AlGaAs和一层AlGalnP,每层厚度不超过50nm,掺杂浓度均在5×e18cm-3与200×e18cm-3之间。
根据本发明的一个实施例的双光谱薄膜型多结光伏器件结构,所述第二隧穿结主要组成为一层AlGaAs和一层AlGalnP,每层厚度不超过50nm,掺杂浓度均在5×e18cm-3与200×e18cm-3之间。
根据本发明的一个实施例的双光谱薄膜型多结光伏器件结构,所述N型金属电极的主要组成为Ag或Au。

本发明的有益效果在于:
第一,双光谱吸收发射的多量子阱级的多结级联结构,利用优化的光子耦合逻辑,能够自适应且高效率的匹配各种光源的光谱结构,大幅提高光能向电能转化的效率。
第二,采用金属电极作为衬底结构,利用金属衬底高反射率,可以降低吸收结的厚度,提高光伏电池的输出电压和填充因子,进而提高光伏电池光电转换效率;同时,因为可以降低半导体吸收层厚度,可以降低电池的制造成本。
第三、因为金属电极作为衬底还具有优异的导热性能,能够降低器件温度,减少载流子复合过程中的热能损耗,进一步提高光能向电能转化的效率。

本发明公开的一种双光谱薄膜型多结光伏器件结构,并将其命名为“双光谱量子阱级级联复合结”。该结构包括三个具有多量子阱结构的PN结,分别形成吸收结;吸收结之间设置隧穿结,实现相邻的两个吸收结电连通,形成自由载流子通路;并且,利用能带工程设计,位于中间位置的吸收结的电子-空穴能级差大于两侧的吸收结的电子-空穴能级差。该结构能够大幅提升内部光电转换的量子效率,并能自适应多光谱的入射光,包括:太阳光谱、各种人照光源,如LED灯、白炽灯、卤素灯、荧光灯等,通过量子阱之间的光子强耦合关系和新型非对称耦合逻辑,能够在各种光源的光谱条件下的自动实现多结电池之间的电流匹配,在不同光源切换时,动态实现高的光电转换效率。需要说明的是,本发明中的“双光谱”指的是中间位置的吸收结与两侧的吸收结的电子-空穴能级差不同;使得受激吸收发生时,吸收光谱中最小的光子能量范围也不同。
现有技术中,具有一维量子限制效应的多量子阱结构已经广泛应用于光电转换器件。当前的问题在于,一方面,量子阱中产生的光生载流子会被限制在阱中,驰豫到低维材料基态进行非辐射复合或辐射复合发光,能量没有转化成电能,被白白浪费;另一方面,以量子阱的阱区采用Ga0.5In0.5P材料为例,阱的厚度在3~10nm,量子阱的势垒区采用Al0.5Ga0.25In0.25P,势垒区厚度在10~30nm。单量子阱包含两个势垒区和一个阱区,累计厚度在30~50nm,虽能适于650nm的波长的红光,但对其他波长的光谱造成能量损失。特别地,在自然环境和人造环境中存在太阳光(包括直射、反射、散射等)、白炽灯、荧光灯、卤素灯、LED冷光源和LED暖光源。上述光源因为发光机理不同,来源不同,光强和光谱分布都差别很大。光强差别到3~4数量级,标准太阳能光谱下能量密度可以达到0.1W/cm2。
下面结合附图对本发明作进一步说明:
如图1所示,本发明实施例1的双光谱量子阱级级联复合结100(以下简称“级联复合结100”)。级联复合结100包括:作为光伏电池电极使用的N型金属电极101和P型金属电极102;第一N型半导体层103,第一多量子阱层104,第一P型半导体层105,形成第一吸收结;第二N型半导体层107,第二多量子阱层108,第二P型半导体层109,形成第二吸收结;第一隧穿结106,设置在所述第一P型半导体层105和所述第二N型半导体层107之间,用于所述第一吸收结与所述第二吸收结的电连通;第三N型半导体层111,第三多量子阱112,第三P型半导体层113,形成第三吸收结;第二隧穿结110,设置在所述第二P型半导体层109和所述第三N型半导体层111之间,用于所述第二吸收结与所述第三吸收结的电连通。级联复合结100遵从辐射的量子理论,在第一吸收结、第二吸收结和第三吸收结,发生电子的跃迁现象,即,受激吸收和受激辐射;并且,满足能量守恒和动量守恒定律,达到动态平衡。
具体地,以第一吸收结中发生的受激吸收和受激辐射为例作说明。光表现为粒子性时,在真空中的光子以速度c=3×108m/s运动。对于频率为f的光辐射,光子能量E为:

其中,h为普朗克常量。入射光的强度I取决于单位时间内,垂直通过单位面积的光子数n,可得:
I=n×h×f………………②
如图2(a)所示,第一吸收结中处于低能级E1的电子,吸收能量为h×f的外来光子,从低能级E1跃迁到高能级E2,发生受激吸收跃迁。又如图2(b)所示,第一吸收结中处于高能级E2的电子跃迁到低能级E1,辐射出一个与外来光子的频率、相位、偏振态以及传播方向都相同的光子,从而发生受激辐射跃迁。
N型金属电极101通常采用Ag或者Au,厚度在1000nm~3000nm。一方面,N型金属电极101提供金属电极,实现与其他外部器件的电器连接;另一方面,为了使光子能够顺利进入半导体区域,减少对光子射入通路的遮蔽,N型金属电极只覆盖器件部分区域,占上表面的面积比例一般小于10%。如图5所示,N型金属电极101呈梳状。
为了实现更高的光子吸收效率,在N型金属电极101与第一吸收结之间设置半导体外延层,与N型金属电极101形成欧姆接触。典型地,选择N型GaAs层,厚度为200~400nm,掺杂浓度在5×e18cm-3与200×e18cm-3之间(按科学计数法,10的幂用e表示),作为载流子提供层,生成电子-空穴对。
第一N型半导体层103层是第一吸收结的N区,采用N型AllnP构成,厚度范围100~300nm,掺杂浓度大于2×e18cm-3;或者,可以是N型AlxGa1-xlnP,x范围在0到0.5之间,厚度范围100~300nm,掺杂浓度在2×e18cm-3与200×e18cm-3之间。
第一多量子阱层104是第一吸收结的多量子阱特征结构区。典型地,由AlGalnP/GalnP的周期结构组成,AlGalnP的分子构成为AlyGa(1-y)lnP;特别地,当第一N型半导体层103的分子构成是AlxGa1-xlnP时,第一多量子阱层104的分子构成为AlyGa(1-y)lnP,y值需要小于x值,使得N型结构层禁带宽度大于势垒层;第一多量子阱层104的厚度在5nm~50nm;GalnP的厚度为2nm~20nm,AlGalnP/GalnP的重复周期数为10~100,AlGalnP为势垒层,GalnP为阱层;AlGalnP/GalnP的掺杂同为n型或者p型,掺杂浓度不超过1×e17cm-3。第一多量子阱层104的总厚度不超过1000nm。在本具体实施方式中,第一吸收结的第一多量子阱层104设定为,吸收发光波长为652nm的光子(对应光子能量为1.9eV);对应地,第一多量子阱层104的最小电子能级和最小空穴能级的差为1.9eV。第一多量子阱层104在外部光子激发下可以有效产生电子空穴对,也可以有效复合电子空穴产生光子,达到受激吸收和受激辐射的动态平衡。
第一P型半导体层105是第一吸收结的P区。典型地,采用型AllnP构成,厚度范围100~300nm,掺杂浓度不低于5×e17cm-3;或者,可以是p型AlxGa(1-x)lnP,x范围在0到0.5之间,厚度范围100~300nm,掺杂浓度在5×e17cm-3与200×e17cm-3之间。
第一隧穿结106,设置在所述第一P型半导体层105和所述第二N型半导体层107之间,用于第一吸收结与第二吸收结的电连通。典型地,由掺杂的一层AlGaAs和一层AlGalnP构成,每层厚度不超过50nm,掺杂浓度均在5×e18cm-3与200×e18cm-3之间。经实验证实,载流子可以逃脱势阱的束缚,成为自由载流子,方式主要为热电子发射和隧穿作用。热电子发射指的是载流子从晶格中获取足够的能量,以至于越出势垒,温度越高,热电子发射现象越明显。对于光伏效应来讲,热电子发射带来的能量损耗,降低光电转化效率,需要尽量避免。在本具体实施方式中,一方面,用P型金属电极102作为金属衬底,能提供很好的散热效果、降低器件温度,减少热电子发射现象;另一方面,第一隧穿结106的势垒厚度不超过50nm,使获得能量的载流子虽然不能跃迁过势垒,但是可以穿过势垒,成为自由载流子,发生第一隧穿结106隧穿现象。从而,第一隧穿结106使得第一吸收结与第二吸收结发生电连通,形成自由载流子的通路。这样的物理特性在经典力学中不成立,但是在量子力学中是可以解释的。
第二N型半导体层107是第二吸收结的N区。典型地,采用n型AllnP构成,厚度范围100~300nm,掺杂浓度大于2×e18cm-3;或者,也可以是n型AlxGa1-xlnP,x范围在0到0.5之间,厚度范围100~300nm,掺杂浓度在2×e18cm-3与200×e18cm-3之间。
第二多量子阱层108是第二吸收结的多量子阱特征结构区。典型地,由AlGalnP/GalnP的周期结构组成,AlGalnP的分子构成为AlyGa(1-y)lnP;特别地,当第二N型半导体层107的分子构成是AlxGa1-xlnP时,第二多量子阱层108的分子构成为AlyGa(1-y)lnP,y值需要小于x值,使得N型结构层禁带宽度大于势垒层;第二多量子阱层108的厚度在5nm~50nm;GalnP的厚度为2nm~20nm,AlGalnP/GalnP的重复周期数为10~100,AlGalnP为势垒层,GalnP为阱层;AlGalnP/GalnP的掺杂同为n型或者p型,掺杂浓度不超过1×e17cm-3。第二多量子阱层108的总厚度不超过1000nm。在本具体实施方式中,第二吸收结的第二多量子阱层108设定为,吸收发光波长为636nm的光子(对应光子能量为1.95eV);对应地,第二多量子阱层108中最小电子能级和最小空穴能级的差为1.95eV。第二多量子阱层108在外部光子激发下可以有效产生电子空穴对,也可以有效复合电子空穴产生光子,达到受激吸收和受激辐射的动态平衡。
第二P型半导体层109是第二吸收结的P区。典型地,采用型AllnP构成,厚度范围100~300nm,掺杂浓度不低于5×e17cm-3;或者,也可以是p型AlxGa(1-x)lnP,x范围在0到0.5之间,厚度范围100~300nm,掺杂浓度在5×e17cm-3与200×e17cm-3之间。
第二隧穿结110,设置在所述第二P型半导体层109和所述第三N型半导体层111之间,用于所述第二吸收结与所述第三吸收结的电连通,使得第二吸收结与第三吸收结形成自由载流子的通路;并且,其结构和第一隧穿结106相同。典型地,由掺杂的一层AlGaAs和一层AlGalnP构成,每层厚度不超过50nm,掺杂浓度均在5×e18cm-3与200×e18cm-3之间。
第三N型半导体层111是第三吸收结的N区,采用N型AllnP构成,厚度范围100~300nm,掺杂浓度大于2×e18cm-3;或者,可以是n型AlxGa(1-x)lnP,x范围在0到0.5之间,厚度范围100~300nm,掺杂浓度在2×e18cm-3与200×e18cm-3之间。
第三多量子阱层112是第三吸收结的多量子阱特征结构区。典型地,由AlGalnP/GalnP的周期结构组成,AlGalnP的分子构成为AlyGa(1-y)lnP;特别地,当第三N型半导体层111的分子构成是AlxGa1-xlnP时,第三多量子阱层112的分子构成为AlyGa(1-y)lnP,y值需要小于x值,使得N型结构层禁带宽度大于势垒层;第三多量子阱层112的厚度在5nm~50nm;GalnP的厚度为2nm~20nm,AlGalnP/GalnP的重复周期数为10~100,AlGalnP/GalnP的掺杂同为n型或者p型,掺杂浓度不超过1×e17cm-3。第三多量子阱层112的总厚度不超过1000nm。在本具体实施方式中,第三吸收结的第三多量子阱层112设定为,吸收发光波长为652nm的光子(对应光子能量为1.9eV);对应地,第三多量子阱层112的最小电子能级和最小空穴能级的差为1.9eV。第三多量子阱层112在外部光子激发下可以有效产生电子空穴对,也可以有效复合电子空穴产生光子,达到受激吸收和受激辐射的动态平衡。
第三P型半导体层113是第三吸收结的P区。典型地,采用型AllnP构成,厚度范围100~300nm,掺杂浓度不低于5×e17cm-3;或者,可以是p型AlxGa(1-x)lnP,x范围在0到0.5之间,厚度范围100~300nm,掺杂浓度在5×e17cm-3与200×e17cm-3之间。
P型金属电极102作为金属衬底,与第三P型半导体层113电连接,形成光伏器件的正电极。P型金属电极102可以采用各种金属材料,包括不锈钢、铝膜、银箔、复合金属等,厚度在10μm到100μm之间。借助于P型金属电极102反射光子,可以降低半导体吸收层厚度,进而降低电池的制造成本。
如图4所示,级联复合结100的第一吸收结、第二吸收结和第三吸收结,按照能带工程设计,第一多量子阱层104的最小电子能级和最小空穴能级差为1.9eV,第二多量子阱层108的最小电子能级和最小空穴能级差为1.95eV,第三多量子阱层112的最小电子能级和最小空穴能级差为1.9eV。由于,电子跃迁吸收光子能量,最小吸收的光子能量约等于电子空穴能级差;兼有,价带电子和导带电子大部分分布在能级底部,所以,当光子能量大于等于电子空穴能级差时,大量电子可以通过吸收光子能量进行跃迁。根据量子力学的基本原理,因为第一、第二吸收结的量子阱具有同样的发光波长,在第一吸收结和第三吸收结的光子可以相互转换,即第一吸收结和第三吸收结具有强的光子耦合关系。同样地,根据量子力学的基本原理,因为第二吸收结中的量子阱具有比第一、第三吸收结更短的发光波长(即产生能量更高的光子),第二吸收结中量子阱产生的光子可以被第一、第三吸收结充分吸收,但是第一、第三吸收结的量子阱产生的光子不能被第二吸收结的量子阱吸收,从而形成第二吸收结至第一或第三吸收结的单向光子耦合通道。如图3所示,光子被级联复合结100吸收,会发生以下三种情形:
情形一:当第一吸收结吸收的光子远高于第二吸收结和第三吸收结时,第一吸收结中的光生载流子(电子-空穴对)会复合产生光子。按照图3示出的光子耦合路径,该光子可以穿透第二吸收结在第三吸收结中被吸收;从而达到第一吸收结和第三吸收结直接的电流平衡。按照量子力学的能量守恒和动量守恒定律,假定受激吸收的模型含有100个光子,50个光子从半导体层材料表面溢出,50个光子发生耦合,则每次光子耦合的效率不超过50%;当第一吸收结中的光子没有在第二吸收结中发生光子耦合,而是直接和第三吸收结发生光子耦合,则相比常规结构中,第一吸收结通过第二吸收结发生一次光子耦合,再由第二吸收结和第三吸收结发生光子耦合效率η=50%×50%=25%。本发明中第一吸收结到第三吸收结的光子耦合只发生一次耦合,效率η=50%;理论上,效率至少提高100%;在金属衬底的反射光子的情况下,还将出现的迭代效应,光子的耦合效率η还会进一步提高。
情形二:第二吸收结吸收的光子远高于第一吸收结和第三吸收结时,第二吸收结中的光生载流子(电子-空穴对)会复合产生光子,按照本发明设计的光子耦合路径,该光子可以会同时激发第一吸收结和第三吸收结;从而达到第一吸收结、第一吸收结和第三吸收结之间的电流平衡;此时,达到最高的光电转换效率;这种情况在传统多结电池中无法实现。
情形三:当第三吸收结吸收的光子远高于第一吸收结和第二吸收结(这种情况在实际应用中很少发生),光子耦合路径和效果和情形一相同。
利用上述的光子耦合路径,多光谱量子阱级级联多结电池结构能够自动适应不同光源的光谱结构,达到更高的输出电流和电压,实现更高的光电转换效率。
上述实施例只是本发明的较佳实施例,并不是对本发明技术方案的限制。凡未偏离本发明的实质,在上述实施例的基础上,依照本发明的教导所实施的简单变换、等同替代、改进即可实现的技术方案,均应视为落入本发明专利的权利保护范围内。
Claims (8)
1.一种双光谱薄膜型多结光伏器件结构,其特征在于:依次设置包括:
第一N型金属电极;
第一吸收结,含有第一N型半导体层、第一多量子阱层和第一P型半导体层;
第一隧穿结;
第二吸收结,含有第二N型半导体层、第二多量子阱层和第二P型半导体层;
第二隧穿结;
第三吸收结,含有第三N型半导体层、第三多量子阱层和第三P型半导体层;以及
第一P型金属电极;其中,
所述第一多量子阱层的电子-空穴能级差等于所述第三多量子阱层的电子-空穴能级差;并且,所述第一多量子阱层的电子-空穴能级差小于所述第二多量子阱层的电子-空穴能级差;
所述第一隧穿结,用作所述第一吸收结与所述第二吸收结的电连通;
所述第二隧穿结,用作所述第二吸收结与所述第三吸收结的电连通;
所述第一N型半导体层的主要组成为AllnP或AlxGa1-xlnP,x范围在0到0.5之间;厚度范围100~300nm;掺杂浓度在2×e18cm-3与200×e18cm-3之间;
所述第一多量子阱层包括交替设置的AlGalnP层/GalnP层,交替周期为10~30;AlGalnP层厚度为5nm~50nm,GalnP的厚度为2nm~20nm,总厚度不超过1000nm;掺杂浓度不超过1×e17cm-3;
所述第一P型半导体层的主要组成为AllnP或AlxGa(1-x)lnP,x范围在0到0.5之间;厚度范围是100~300nm;掺杂浓度在5×e17cm-3与200×e17cm-3之间;
所述第二N型半导体层的主要组成为AllnP或者AlxGa1-xlnP,x范围在0到0.5之间;厚度范围是100~300nm;掺杂浓度在2×e18cm-3与200×e18cm-3之间;
所述第二多量子阱层包括交替设置的A1GalnP层/GalnP层,交替周期为10~30;AlGalnP层厚度为5nm~50nm,GalnP的厚度为2nm~20nm,总厚度不超过1000nm;掺杂浓度不超过1×e17cm-3;
所述第二P型半导体层的主要组成为AllnP或者AlxGa(1-x)lnP,x范围在0到0.5之间;厚度范围是100~300nm;掺杂浓度在5×e17cm-3与200×e17cm-3之间;
所述第三N型半导体层的主要组成为AllnP或者AlxGa(1-x)lnP,x范围在0到0.5之间;厚度范围是100~300nm;掺杂浓度在2×e18cm-3与200×e18cm-3之间;
所述第三多量子阱层包括交替设置的AlGalnP层/GalnP层,交替周期为10~30;AlGalnP层厚度为5nm~50nm,GalnP的厚度为2nm~20nm,总厚度不超过1000nm;掺杂浓度不超过1×e17cm-3;
所述第三P型半导体层的主要组成为AllnP或者AlxGa(1-x)lnP,x范围在0到0.5之间;厚度范围是100~300nm,掺杂浓度在5×e17cm-3与200×e17cm-3之间。
2.根据权利要求1所述的双光谱薄膜型多结光伏器件结构,其特征在于:在所述第一N型金属电极与所述第一吸收结之间设置半导体外延层,所述半导体外延层与所述第一N型金属电极形成欧姆接触。
3.根据权利要求2所述的双光谱薄膜型多结光伏器件结构,其特征在于:所述第一隧穿结主要组成为一层AlGaAs和一层AlGalnP,每层厚度不超过50nm,掺杂浓度均在5×e18cm-3与200×e18cm-3之间。
4.根据权利要求3所述的双光谱薄膜型多结光伏器件结构,其特征在于:所述第二隧穿结主要组成为一层AlGaAs和一层AlGalnP,每层厚度不超过50nm,掺杂浓度均在5×e18cm-3与200×e18cm-3之间。
5.根据权利要求1~4中任意一项所述的双光谱薄膜型多结光伏器件结构,其特征在于:所述N型金属电极的主要组成为Ag或Au。
6.根据权利要求5所述的双光谱薄膜型多结光伏器件结构,其特征在于:所述第一P型金属电极主要组成为不锈钢、铝膜或银箔,厚度在10μm到100μm之间。
7.根据权利要求6所述的双光谱薄膜型多结光伏器件结构,其特征在于:所述N型金属电极呈梳状。
8.根据权利要求7所述的双光谱薄膜型多结光伏器件结构,其特征在于:所述第一多量子阱层的电子-空穴能级差为1.9eV,所述第二多量子阱层的电子-空穴能级差为1.95eV。
