Claims (2)
- 다수의 인너리드를 포함하는 반도체 패키지 제조용 리드프레임 구조에 있어서,상기 리드프레임의 인너리드 끝단은 본래의 동 재질로 노출시키는 동시에 바깥쪽으로 소정 거리 떨어진 위치에만 와이어 본딩을 위한 은도금층이 형성된 것을 특징으로 하는 반도체 패키지용 리드프레임 구조.
- 다수의 인너리드를 포함하는 반도체 패키지 제조용 리드프레임 구조에 있어서,상기 리드프레임의 인너리드 끝단부에 형성되는 은도금층을 복수개의 와이어 본딩이 각각 이루어질 수 있도록 분할 형성하는 동시에 각 분할된 은도금층 사이로 동 재질의 인너리드면이 노출되도록 한 것을 특징으로 하는 반도체 패키지용 리드프레임 구조.
