Claims (7)
- 각각 스크류 진공 펌프로 구성되는 러핑 진공 펌프 및 부스터 펌프를 가지며, 러핑 스크류 진공 펌프의 설계 펌핑 속도는 부스터 스크류 진공 펌프의 설계 펌핑 속도보다 충분히 작지만 러핑 진공 펌프로 작동되기에는 적합하며, 상기 부스터 스크류 진공 펌프의 나선수는 러핑 스크류 진공 펌프의 나선수보다 작은 진공 배기 장치.
- 제 1 항에 있어서, 상기 러핑 스크류 진공 펌프의 설계 펌핑 속도는 부스터 스크류 진공 펌프의 설계 펌핑 속도의 1/5 내지 1/100인 진공 배기 장치.
- 제 1 항에 있어서, 상기 부스터 스크류 진공 펌프의 스크류의 나선수는 상기 부스터 펌프의 흡입 포트 또는 배출 포트 중 어느 것과도 소통되지 않는 적어도 하나의 가스 운반 챔버가 형성되는 대체로 1 또는 다수의 나선수인 진공 배기 장치.
- 제 3 항에 있어서, 상기 러핑 스크류 진공 펌프의 나선수는 3 내지 10인 진공 배기 장치.
- 제 1 항 또는 제 4 항에 있어서, 부스터 스크류 진공 펌프의 스크류 리드각은 러핑 스크류 진공 펌프의 스크류 리드각보다 큰 진공 배기 장치.
- 제 1 항에 있어서, 상기 부스터 진공 펌프의 흡입측 압력이 대기압으로부터 대략 13,300Pa로 될 때까지는 상기 러핑 스크류 진공 펌프만 구동되며, 상기 부스터 스크류 진공 펌프의 흡입측 압력이 대략 13,300Pa 이하로 될 때 상기 부스터 펌프가 구동되기 시작하는 진공 배기 장치.
- 제 1 항에 있어서, 상기 부스터 스크류 진공 펌프 및 상기 러핑 스크류 진공 펌프의 각 구동 모터들은 상기 부스터 스크류 진공 펌프의 흡입측 압력이 비교적 높은 범위에서 배출 시간을 단축하도록 가능한 한 높은 회전 속도로 회전되고, 상기 부스터 스크류 진공 펌프의 흡입측 압력이 도달 압력 또는 비교적 낮은 압력에 도달되었을 때 상기 부스터 스크류 진공 펌프용 구동 모터의 회전 속도는 필요한 진공도를 유지하도록 최저 회전 속도로 감소되며, 상기 러핑 스크류 진공 펌프용 구동 모터의 회전 속도는 상기 부스터 펌프의 역압이 그 임계 역압 이하로 유지되는 범위에서 가능한 한 낮은 속도로 감소됨으로써 필요한 동력이 감소되는 진공 배기 장치.
