Abstract
Description
본 발명은 벨로우즈 관에 관한 것으로, 보다 상세하게는 배관과 반도체 제조 설비사이의 원활한 연결을 위한 벨로우즈 관에 관한 것이다.The present invention relates to bellows tubes, and more particularly to bellows tubes for smooth connection between piping and semiconductor manufacturing equipment.
반도체 제조 설비중에서 진공도를 이용해 진행하는 반도체 제조 설비는 매우 많다. 이러한 반도체 제조 설비에서는 설비와 진공 펌프사이의 진공도를 유지하기 위한 진공 배관을 활용하게 된다. 이때, 반도체 제조 설비와 진공 배관 사이의 원활한 연결과 배관의 진동 발생으로 클램프부위의 수축, 이완작용 및 비틀림으로 인한 리크(leak) 발생을 방지하기 위해 벨로우즈 관을 사용하게 된다.There are many semiconductor manufacturing facilities which use vacuum degree among semiconductor manufacturing facilities. 도 1에 도시된 바와 같이, 주름통(102)의 주름부분(102a)이 유체의 흐름을 막게되고 일정시간이 경과되면 그 주름부분(102a)에는 파우더(120)가 쌓이게 된다. 이렇게 주름통(102) 내부에 쌓이는 파우더(120)는 유체의 흐름을 방해해서 펌핑능력을 저하시키는 주된 원인이 된다. 그리고 파우더 증착은 주름통(102) 부식의 원인이 되고 심한 경우 리크가 발생되기도 한다. 한편, 파우더 증착이 심해지면 펌핑시 발생되는 주름통(102)의 수축 흡착작용으로 인해 주름부분의 스트레스가 증가된다. 이와 같이 주름부분에 반복적으로 스트레스가 발생되면 그 부분에 리크가 발생된다. 또한, 남은 잔류물에 의한 백 스트림으로 파티클이 증가되고, 이는 곧 바로 설비 내의 진공 챔버(미도시됨)를 오염시키게 된다.As shown in FIG. 1, the pleats 102a of the pleat tube 102 block the flow of fluid, and when a predetermined time elapses, the powder 120 is accumulated in the pleats 102a. 상기 벨로우즈 관(10)은 진공의 전달을 위해 진공 라인(vacuum line)을 셋업(set up)하여 활용하는데 배관과 반도체 제조 설비간의 원활한 연결을 위해 설치된다. 상기 주름통(12)의 양단에는 제 1 플랜지(14)와 제 2 플랜지(16)가 각각 설치된다. 그리고, 상기 슬라이드 튜브(20)는 파우더가 상기 주름통(12)의 주름부분(12a)에 증착되는 것을 차단함과 동시에 상기 주름통(12) 내부의 유체 흐름을 원활히 이루어질 수 있도록 하기 위하여 상기 주름통(12) 내부에 설치된다. 상기 슬라이드 튜브(20)는 소켓타입으로 상기 슬라이드 튜브(20)의 일단(24)은 상기 주름통(12) 내부에 끼워지고, 그리고 슬라이드 튜브(20)의 타단(22)은 센터링(centering;30)에 의해 상기 제 1 플랜지(14)에 고정된다. 한편 그 고정이 용이하도록 상기 슬라이드 튜브의 타단(22)은 외측으로 절곡되어 형성되는 것이 바람직하다. 상기 슬라이드 튜브(20)는 상기 벨로우즈 관(10)으로부터 용이하게 착탈할 수 있을 것이다.The bellows tube 10 is used to set up and utilize a vacuum line for the transfer of vacuum, and is installed for smooth connection between the pipe and the semiconductor manufacturing equipment.
