Abstract

Description
본 발명의 기술적 사상은 2차원 물질을 포함하는 소자에 관한 것이다. 보다 구체적으로는 2차원 물질을 포함하는 수직형 트랜지스터 소자, 핀(fin)형 트랜지스터 소자, 및 터널링 소자에 관한 것이다.
흑연으로부터 그래핀을 분리하는 데 성공한 이후로 그래핀, 육방정계질화붕소(hexagonal boron nitride, h-BN), 및 전이금속 칼코겐화물(transition metal dichalcogenide, TMDC)을 비롯한 2차원 물질들에 대한 연구가 활발히 진행되고 있다. 2차원 물질에서, 동일 원자층 내의 원자들 사이에는 강한 결합이 형성되는 반면 원자층들 사이에는 약한 반데르 발스 힘만 작용한다. 따라서 2차원 물질은 단일 원자층 내지 수개의 원자층만을 가지도록 형성될 수 있다. 2차원 물질은 수 나노미터 이하의 얇은 두께를 가질 뿐만 아니라, 기존의 3차원 결정구조를 갖는 물질에 비해 뛰어난 전기적, 광학적, 열적, 및 화학적 특성을 가지므로 전자 소자 및 광학 소자의 새로운 재료로 주목받고 있다.
본 발명의 기술적 사상이 해결하고자 하는 과제는 2차원 물질을 포함하는 소자를 제공하는 것이다.
상술한 과제를 해결하기 위하여 본 발명의 기술적 사상의 일 실시예에 의한 2차원 물질을 포함하는 소자는 기판, 상기 기판 상에 위치하는 제1 전극, 상기 제1 전극으로부터 상기 기판에 수직한 방향으로 연장되는 절연 패턴, 상기 절연 패턴의 상단에 위치하는 제2 전극, 상기 절연 패턴의 측벽에 위치하고, 상기 절연 패턴의 측벽과 평행한 2차원 물질의 원자층을 적어도 하나 포함하는 2차원 물질층, 상기 2차원 물질층을 덮는 게이트 절연층, 및 상기 게이트 절연층 주위에 위치하는 게이트 전극을 포함할 수 있다.
본 발명의 기술적 사상의 일 실시예에 의한 2차원 물질을 포함하는 소자는 기판, 상기 기판과 평행한 방향으로 연장되는 채널 구조체, 상기 채널 구조체의 양단에 위치하는 제1 전극 및 제2 전극, 상기 채널 구조체 상을 지나가는 게이트 전극, 및 상기 채널 구조체와 상기 게이트 전극 사이에 위치하는 게이트 절연층을 포함하고, 상기 채널 구조체는 절연 패턴 및 상기 절연 패턴의 표면에 위치하는 2차원 물질층을 포함하고, 상기 2차원 물질층은 상기 절연 패턴의 표면과 평행한 2차원 물질의 원자층을 적어도 하나 포함할 수 있다.
본 발명의 기술적 사상의 일 실시예에 의한 2차원 물질을 포함하는 소자는 기판, 기판과 수직한 방향으로 연장되는 절연 패턴, 상기 절연 패턴의 측벽에 위치하고, 상기 절연 패턴에 의해 서로 이격된 한 쌍의 2차원 물질층, 및 상기 한 쌍의 2차원 물질층 중 하나와 접하는 제1 전극, 상기 한 쌍의 2차원 물질층 중 다른 하나와 접하는 제2 전극을 포함하고, 상기 한 쌍의 2차원 물질층 각각은 상기 절연 패턴의 측벽과 평행한 2차원 물질의 원자층을 적어도 하나 포함할 수 있다.
본 발명의 기술적 사상에 의한 2차원 물질을 포함하는 소자는 균일하고 얇은 두께의 2차원 물질층을 포함할 수 있다. 상기 2차원 물질층의 두께를 조절함으로써 상기 2차원 물질층의 밴드갭 에너지가 조절될 수 있다. 상기 2차원 물질의 원자층은 기판에 실질적으로 수직할 수 있다. 2차원 물질을 포함하는 소자는 뛰어난 전기적 특성을 가질 수 있다. 뿐만 아니라, 상기 2차원 물질을 포함하는 소자는 소형화 및 고집적화에 적합할 수 있다.

2차원 물질층(150)은 절연 패턴(130)의 측벽에 위치할 수 있다. 2차원 물질층(150)은 절연 패턴(130) 측벽 전체를 둘러쌀 수 있다. 즉, 2차원 물질층(150)은 절연 패턴(130)의 측벽을 이루는 네 측면에 모두 형성될 수 있다. 2차원 물질층(150)은 그래핀(grapheme), 육방정계질화붕소(hexagonal boron nitride, h-BN), 또는 전이금속 칼코겐화물(transition metal dichalcogenide, TMDC)과 같은 이차원 물질 또는 이들의 조합을 포함할 수 있다. 상기 전이금속 칼코겐화물은 MX2의 화학식을 갖고, 이 때 M은 몰리브덴(Mo), 텅스텐(W), 니켈(Ni), 티타늄(Ti), 바나듐(V), 지르코늄(Zr), 하프늄(Hf), 팔라듐(Pd), 백금(Pt), 니오븀(Nb), 탄탈륨(Ta), 테크네튬(Tc), 또는 레늄(Re)과 같은 전이 금속 원소이고, X는 황(S), 셀레늄(Se), 또는 텔루륨(Te)과 같은 칼코겐(chalcogen) 원소이다. 2차원 물질층(150)은 절연 패턴(130)과 다른 화학 물질의 반응에 의해 형성된 것일 수 있다. 일부 실시예에 따르면, 2차원 물질층(150)과 절연 패턴(130)은 동일한 전이금속 원소를 포함할 수 있다. 예를 들어, 2차원 물질층(150)은 몰리브덴 이황화물(MoS2)을 포함하고, 절연 패턴(130)은 몰리브덴 이산화물(MoO2)을 포함할 수 있다.
2차원 물질층(150)은 n형 또는 p형 도핑될 수 있다. n형 도펀트 또는 p형 도펀트는 이온주입이나 화학적 도핑 방식으로 도핑될 수 있다. p형 도펀트의 소스는 예를 들면, NO2BF4, NOBF4, NO2SbF6와 같은 이온성 액체(ionic liquid), HCl, H2PO4, CH3COOH, H2SO4, HNO3와 같은 산류 화합물(acidic compound), 디클로로디시아노퀴논(dichlorodicyanoquinone, DDQ), 옥손(oxone), 디미리스토일포스파티딜이노시톨(dimyristoylphosphatidylinositol, DMPI), 트리플루오로메탄술폰이미드(trifluoromethanesulfoneimide)와 같은 유기 화합물(organic compound) 등을 포함할 수 있다. 일부 실시예에 따르면, p형 도펀트의 소스는 HPtCl4, AuCl3, HAuCl4, 트리플루오로 메탄 술폰산 은(silver trifluoromethanesulfonate, AgOTf), AgNO3, H2PdCl6, Pd(OAc)2, Cu(CN)2 등을 포함할 수 있다. n형 도펀트의 소스는 예를 들면, 치환 또는 비치환된 니코틴아미드의 환원물(a reduction product of a substituted or unsubstituted nicotinamide); 치환 또는 비치환된 니코틴아미드와 화학적으로 결합된 화합물의 환원물; 또는 두 개 이상의 피리디늄 유도체(pyridinium moieties)를 포함하고 하나 이상의 피리디늄 유도체의 질소가 환원된 화합물을 포함할 수 있다. n형 도펀트의 소스는 예를 들어 NMNH(nicotinamide mononucleotide-H), NADH(nicotinamide adenine dinucleotide-H), NADPH(nicotinamide adenine dinucleotide phosphate-H, 또는 비올로겐(viologen)을 포함할 수 있다. 일부 실시예에 따르면, n형 도펀트의 소스는 PEI(polyethylenimine) 등의 폴리머, 또는 칼륨(K), 또는 리튬(Li)과 같은 알칼리 금속을 포함할 수 있다.
2차원 물질층(150)은 2차원 물질의 원자층을 적어도 하나 포함할 수 있다. 일부 실시예에 따르면, 2차원 물질층(150)은 하나 내지 수 겹의 원자층으로 이루어질 수 있다. 예를 들어 2차원 물질층(150)은 1 내지 9 개의 원자층으로 이루어질 수 있다. 2차원 물질층(150)이 복수개의 원자층을 갖는 경우, 복수개의 원자층은 서로 평행할 수 있다. 2차원 물질층(150)을 구성하는 원자층 각각은 절연 패턴(130)의 측벽과 평행할 수 있다. 절연 패턴(130)의 측벽은 기판(110)에 실질적으로 수직하고, 2차원 물질의 원자층은 기판(110)에 실질적으로 수직할 수 있다.
2차원 물질층(150)은 반도체일 수 있다. 2차원 물질층(150)의 밴드갭 에너지는 2차원 물질층(150)을 구성하는 원자층의 수에 따라 달라질 수 있다. 2차원 물질층(150)을 구성하는 원자층의 수가 증가할수록 2차원 물질층(150)의 밴드갭 에너지는 감소할 수 있다. 즉, 2차원 물질층(150)의 두께가 증가할수록 2차원 물질층(150)의 밴드갭 에너지는 감소할 수 있다. 절연 패턴(130)을 구성하는 물질의 밴드 갭 에너지는 2차원 물질층(150)의 밴드갭 에너지보다 클 수 있다. 예를 들어, 절연 패턴(130)을 구성하는 몰리브덴 이산화물(MoO2)의 밴드 갭 에너지는 약 3.9eV 이상일 수 있고, 몰리브덴 이황화물(MoS2)의 원자 한 층으로 이루어진 2차원 물질층(150)의 밴드 갭 에너지는 그보다 작은 약 2.1eV이하일 수 있다. 2차원 물질층(150)을 구성하는 원자층의 개수가 증가함에 따라 2차원 물질층(150)의 밴드 갭 에너지는 더 감소할 수 있다.
게이트 절연층(160)은 2차원 물질층(150)을 덮을 수 있다. 도 1b에 도시된 바와 같이, 게이트 절연층(160)은 2차원 물질층(150) 둘레를 둘러쌀 수 있다. 게이트 절연층(160)은 예를 들어 하프늄 산화물(HfO2), 지르코늄 산화물(ZrO2), 란타늄 산화물(La2O3), 탄탈륨 산화물(Ta2O5), 티타늄 산화물(TiO2), 이트륨 산화물(Y2O3), 알루미늄 산화물(Al2O3)과 같은 절연물질을 포함할 수 있다.
게이트 전극(170)은 게이트 절연층(160) 주위에 위치할 수 있다. 게이트 전극(170)은 게이트 절연층(160)과 접할 수 있다. 본 발명의 일 실시예에 따르면, 게이트 전극(170)은 올 어라운드 게이트(all around gate)형일 수 있다. 즉, 게이트 전극(170)은 게이트 절연층(160)을 사이에 두고 2차원 물질층(150) 둘레를 둘러쌀 수 있다. 게이트 전극(170)은 예를 들어 티타늄(Ti), 탄탈륨(Ta), 알루미늄(Al), 텅스텐(W), 루테늄(Ru), 니오븀(Ni), 몰리브덴(Mo), 하프늄(Hf), 니켈(Ni), 코발트(Co), 백금(Pt), 및 팔라듐(Pd)과 같은 금속, 또는 이들 금속의 질화물을 포함할 수 있다.
일부 실시예에 따르면, 게이트 전극(170)은 제2 층간 절연층(180)에 의해 제2 전극(140)으로부터 이격될 수 있다. 제2 층간 절연층(180)은 예를 들어, 실리콘 산화물, 실리콘 질화물, 또는 실리콘 산질화물과 같은 절연물질을 포함할 수 있다.
일부 실시예에 따르면, 게이트 전극(170) 아래 제4 층간 절연층(미도시)을 더 포함할 수 있다. 즉, 게이트 전극(170) 하면과 게이트 절연층(160) 사이에 제4 층간 절연층(미도시)을 더 포함할 수 있다. 제4 층간 절연층(미도시)은 제2 층간 절연층(180)과 마찬가지로 실리콘 산화물, 실리콘 질화물, 또는 실리콘 산질화물과 같은 절연물질을 포함할 수 있다.

도 6a 및 도 6b를 참조하면, 본 발명의 기술적 사상의 일 실시예에 따른 2차원 물질을 포함하는 소자(600)는 소자 분리막(620)을 더 포함할 수 있다. 소자 분리막(620)은 실리콘 산화물, 실리콘 질화물, 또는 실리콘 산질화물과 같은 절연 물질을 포함할 수 있다.

본 발명의 기술적 사상의 일 실시예에 따른 2차원 물질을 포함하는 소자(700)는 기판(110), 절연 패턴(130), 한 쌍의 2차원 물질층(150), 제1 전극(120) 및 제2 전극(140)을 포함할 수 있다. 본 발명의 기술적 사상의 일 실시예에 따른 2차원 물질을 포함하는 소자(700)는 터널링 소자일 수 있다.
절연 패턴(130)은 기판(110)과 실질적으로 수직한 방향으로 연장된다. 한 쌍의 2차원 물질층(150)이 절연 패턴(130)의 측벽에 위치한다. 한 쌍의 2차원 물질층(150)은 절연 패턴(130)에 의해 서로 이격된다. 제1 전극(120)은 한 쌍의 2차원 물질층(150) 중 하나와 접하고, 제2 전극(140)은 한 쌍의 2차원 물질층(150) 중 다른 하나와 접한다. 즉, 제1 전극(120)과 제2 전극(140)은 절연 패턴(130) 및 한 쌍의 2차원 물질층(150)을 사이에 두고 서로 이격된다.
일부 실시예에 따르면, 본 발명의 기술적 사상의 일 실시예에 따른 2차원 물질을 포함하는 소자(700)는 제1 층간 절연층(125)을 더 포함할 수 있다. 제1 층간 절연층(125)은 기판(110) 상에 위치할 수 있다. 제1 전극(120), 제2 전극(140), 및 2차원 물질층(150)이 제1 층간 절연층(125) 상에 위치할 수 있다. 도 7a와 같이 절연 패턴(130)은 제1 층간 절연층(125) 상에 위치할 수 있다. 다른 실시예에서, 도 7a와 달리 절연 패턴(130)은 기판(110)으로부터 기판(110)에 실질적으로 수직한 방향으로 연장되어 제1 층간 절연층(125)을 관통할 수 있다.

도 8a 내지 도 8h는 본 발명의 기술적 사상의 일 실시예에 따른 2차원 물질을 포함하는 소자의 제조 방법을 설명하기 위한 단면도들이다.
도 8a를 참조하면, 기판(110) 상에 제1 전극(120) 및 제1 층간 절연층(125)이 형성된다.
도 8b를 참조하면, 제1 전극(120) 상에 절연 패턴(130)이 형성된다. 절연 패턴(130)은 예를 들어 절연층(미도시)을 형성하는 단계 및 절연층(미도시)을 패터닝하는 단계에 의해 형성될 수 있다. 절연층(미도시)을 형성하는 단계에는 이베퍼레이션(evaporation), 스퍼터링(sputtering), 화학 기상 증착(chemical vapor deposition, CVD), 플라즈마 화학 기상 증착(plasma enhanced chemical vapor deposition, PECVD), 또는 원자층 증착(atomic layer deposition, ALD)과 같은 다양한 박막 증착 방법이 사용될 수 있다. 절연층을 패터닝하는 단계는 리소그래피를 이용하여 절연층 상에 식각 마스크를 형성하는 단계 및 식각 공정을 통해 절연층의 일부를 식각하는 단계를 포함할 수 있다.
도 8c를 참조하면, 절연 패턴(130)의 표면에 2차원 물질층(150)이 형성될 수 있다. 2차원 물질층(150)은 소스 가스와 절연 패턴(130)의 표면의 반응에 의해 형성될 수 있다. 예를 들어, 전이 금속 또는 전이 금속 산화물을 포함하는 절연 패턴(130)의 표면과 칼코겐 원소를 포함하는 소스 물질의 반응에 의해 전이금속 칼코겐화물을 포함하는 2차원 물질층(150)이 형성될 수 있다. 구체적으로, 몰리브덴 이산화물(MoO2)을 포함하는 절연 패턴(130)의 표면과 황(S) 증기 사이의 황화반응에 의해 몰리브덴 이황화물(MoS2)을 포함하는 2차원 물질층(150)이 형성될 수 있다. 몰리브덴 이산화물(MoO2)과 황(S) 증기 사이의 황화반응 동안의 공정 온도는 몰리브덴 이산화물(MoO2)의 승화 온도보다 낮을 수 있다. 예를 들어, 반응 온도는 약 400℃ 내지 약 1100℃일 수 있다. 반응 온도 동안 몰리브덴 이산화물(MoO2)이 고체 상태로 유지되므로 절연 패턴(130)의 표면에 균일한 두께의 몰리브덴 이황화물(MoS2)을 포함하는 2차원 물질층(150)이 형성될 수 있다. 강한 몰리브덴(Mo)-산소(O) 결합으로 인해 2차원 물질층(150)은 균일하고 얇은 두께로 형성될 수 있다. 또한, 반응 시간이 증가함에 따라 2차원 물질층(150)을 이루는 원자층의 개수가 증가하므로, 반응 시간을 조절함으로써 형성되는 2차원 물질층(150)의 두께를 조절할 수 있다. 2차원 물질층(150)의 두께를 조절함으로써 2차원 물질층(150)의 밴드갭 에너지가 조절될 수 있다.
도 8d를 참조하면, 2차원 물질층(150)을 덮는 게이트 절연층(160)이 형성된다. 게이트 절연층(160)은 예를 들어 원자층 증착에 의해 형성될 수 있다.
도 8e를 참조하면, 게이트 절연층(160) 상에 게이트 전극(170)이 형성된다. 게이트 전극(170)은 예를 들어, 게이트 절연층(160) 상에 게이트층(미도시)을 형성하는 단계 및 게이트층(미도시)을 패터닝하는 단계에 의해 형성될 수 있다. 일 실시예에 따르면, 게이트 전극(170)은 올 어라운드형으로 패터닝될 수 있다. 게이트층(미도시)을 형성하는 단계에는 예를 들어 화학 기상 증착, 플라즈마 화학 기상 증착, 또는 원자층 증착이 사용될 수 있다. 게이트층(미도시)을 패터닝하는 단계에는 예를 들어 에치백(etch back) 공정이 사용될 수 있다.

도 8g를 참조하면, 절연 패턴(130)의 상면이 노출되도록 제2 층간 절연층(180)의 일부, 게이트 절연층(160)의 일부, 및 2차원 물질층(150)의 일부를 제거한다. 2차원 물질층(150) 중 절연 패턴(130)의 상면에 형성된 부분이 제거될 수 있다. 상기 제거 단계에는 예를 들어, 화학적 기계적 연마(chemical mechanical polishing, CMP)가 사용될 수 있다.

도 8e에 도시된 게이트 전극(170) 형성 단계에서, 게이트 전극(170) 형상이 듀얼 게이트형으로 형성되는 경우, 도 2a 및 도 2b에 도시된 본 발명의 기술적 사상의 일 실시예에 따른 2차원 물질을 포함하는 소자(200)가 제조될 수 있다.

도 8g에 도시된 단계에서, 2차원 물질층(150) 중 절연 패턴(130)의 상면에 형성된 부분이 제거되지 않거나, 일부만 제거되는 경우, 도 4a 및 도 4b에 도시된 본 발명의 기술적 사상의 일 실시예에 따른 2차원 물질을 포함하는 소자(400)가 제조될 수 있다.

도 9e를 참조하면, 게이트 절연층(160) 상에 게이트 전극(170)을 형성한다. 게이트 전극(170) 형성 단계에 대한 자세한 설명은 도 8e를 참조하여 설명한 바와 같다. 다음으로, 채널 구조체(510)의 양단에 제1 전극(120)(도 5a 참조) 및 제2 전극(140)(도 5a 참조)을 형성한다. 일부 실시예에 따르면, 제1 전극(120)(도 5a 참조) 및 제2 전극(140)(도 5a 참조)은 도 9c에 도시된 2차원 물질층(150) 형성 단계와 도 9d에 도시된 게이트 절연층(160) 형성 단계 사이에 수행될 수 있다.
도 9a 내지 도 9e에 도시된 공정들에 따라 도 6a 및 도 6b에 도시된 본 발명의 기술적 사상의 일 실시예에 따른 2차원 물질을 포함하는 소자(600)가 제조될 수 있다.
일부 실시예에 따르면, 도 9d 및 도 9e에 도시된 바와 달리, 게이트 절연층(160) 및 게이트 전극(170)은 리플레이스먼트 게이트(replacement gate) 방법으로 형성될 수 있다. 예를 들어, 먼저 희생 게이트 구조체(미도시)를 형성한 후, 희생 게이트 구조체(미도시)의 측벽을 덮는 층간 절연층(미도시)을 형성한다. 이후, 희생 게이트 구조체(미도시)를 제거하고, 희생 게이트 구조체(미도시)가 제거된 공간 내에 게이트 절연층(160) 및 게이트 전극(170)을 형성할 수 있다.
도 9b에 도시된 소자 분리막(620) 형성 단계가 생략되는 경우, 도 5a 및 도 5b에 도시된 본 발명의 기술적 사상의 일 실시예에 따른 2차원 물질을 포함하는 소자(500)가 제조될 수 있다.
도 10a 내지 도 10f는 본 발명의 기술적 사상의 일 실시예에 따른 2차원 물질을 포함하는 소자의 제조 방법을 설명하기 위한 단면도들이다.
도 10a를 참조하면, 기판(110) 상에 제1 층간 절연층(125)이 형성된다. 제1 층간 절연층(125)은 예를 들어, 원자층 증착, 열적 산화, 화학 기상 증착, 또는 플라즈마 화학 기상 증착에 의해 형성될 수 있다.
도 10b를 참조하면, 제1 층간 절연층(125) 상에 절연 패턴(130)이 형성된다. 절연 패턴(130) 형성 단계에 대한 자세한 설명은 도 8b를 참조하여 설명한 바와 같다.
도 10c를 참조하면, 절연 패턴(130)의 표면에 2차원 물질층(150)이 형성된다. 2차원 물질층(150) 형성 단계에 대한 자세한 설명은 도 8c를 참조하여 설명한 바와 같다.
도 10d를 참조하면, 2차원 물질층(150) 상에 전극 패턴(EP)을 형성한다. 전극 패턴(EP) 형성 단계는 예를 들어 전극층(미도시) 형성 단계 및 전극층(미도시) 패터닝 단계를 포함할 수 있다. 전극층(미도시) 형성 단계에는 예를 들어 스퍼터링, 이베퍼레이션, 화학 기상 증착, 플라즈마 화학 기상 증착 등이 이용될 수 있다. 전극층(미도시) 패터닝에는 예를 들어 에치백 공정이 이용될 수 있다.
도 10e를 참조하면, 전극층 상에 제2 층간 절연층(180)을 형성한다. 제2 층간 절연층(180)은 예를 들어 화학 기상 증착, 플라즈마 화학 기상 증착에 의해 형성될 수 있다.
도 10f를 참조하면, 절연 패턴(130)의 상면이 노출되도록 제3 층간 절연층(145), 전극 패턴(EP), 및 2차원 물질층(150)의 일부를 제거한다. 예를 들어, 화학적 기계적 연마와 같은 연마 공정이 사용될 수 있다. 전극 패턴(EP)의 일부가 제거됨으로써 제1 전극(120) 및 제2 전극(140)이 형성될 수 있다. 2차원 물질층(150) 중 절연 패턴(130)의 상면에 형성된 부분이 제거됨으로써 절연 패턴(130)의 측벽에 위치하며, 서로 분리된 한 쌍의 2차원 물질층(150)이 형성될 수 있다.
도 10a 내지 도 10f에 도시된 공정들에 따라 도 7a 및 도 7b에 도시된 본 발명의 기술적 사상의 일 실시예에 따른 2차원 물질을 포함하는 소자(700)가 제조될 수 있다.
본 발명에 개시된 실시예들은 본 발명의 기술적 사상을 한정하기 위한 것이 아니라 설명하기 위한 것이고, 이러한 실시예에 의하여 본 발명의 기술 사상의 범위가 한정되는 것은 아니다. 본 발명의 보호 범위는 아래의 청구범위에 의하여 해석되어야 하며, 그와 동등한 범위 내에 있는 모든 기술적 사상은 본 발명의 권리범위에 포함되는 것으로 해석되어야 할 것이다.

Claims (10)
- 기판;
상기 기판 상에 위치하는 제1 전극;
상기 제1 전극으로부터 상기 기판에 수직한 방향으로 연장되는 절연 패턴;
상기 절연 패턴의 상단에 위치하는 제2 전극;
상기 절연 패턴의 측벽에 위치하고, 상기 절연 패턴의 측벽과 평행한 2차원 물질의 원자층을 적어도 하나 포함하는 2차원 물질층;
상기 2차원 물질층을 덮는 게이트 절연층; 및
상기 게이트 절연층 주위에 위치하는 게이트 전극을 포함하며,
상기 절연 패턴은 몰리브덴 이산화물(MoO2) 또는 텅스텐 이산화물(WO2)을 포함하는 전이금속 이산화물을 포함하며, 상기 2차원 물질층은 전이금속 칼코겐화물을 포함하며,
상기 2차원 물질층은 복수개의 원자층으로 이루어지며, 상기 2차원 물질층의 원자층의 수는 상기 절연 패턴을 구성하는 물질의 밴드 갭 에너지보다 상기 2차원 물질층의 밴드 갭 에너지가 작도록 조절된 것을 특징으로 하는 2차원 물질을 포함하는 소자. - 삭제

상기 채널 구조체의 양단에 위치하는 제1 전극 및 제2 전극;

상기 채널 구조체는 절연 패턴 및 상기 절연 패턴의 표면에 위치하는 2차원 물질층을 포함하고,
상기 2차원 물질층은 상기 절연 패턴의 표면과 평행한 2차원 물질의 원자층을 적어도 하나 포함하며,
상기 절연 패턴은 몰리브덴 이산화물(MoO2) 또는 텅스텐 이산화물(WO2)을 포함하는 전이금속 이산화물을 포함하며, 상기 2차원 물질층은 전이금속 칼코겐화물을 포함하며,
상기 2차원 물질층은 복수개의 원자층으로 이루어지며, 상기 2차원 물질층의 원자층의 수는 상기 절연 패턴을 구성하는 물질의 밴드 갭 에너지보다 상기 2차원 물질층의 밴드 갭 에너지가 작도록 조절된 것을 특징으로 하는 2차원 물질을 포함하는 소자. - 제7 항에 있어서,
상기 2차원 물질층은 상기 절연 패턴의 상면 및 측벽에 위치하는 것을 특징으로 하는 2차원 물질을 포함하는 소자. - 제7 항에 있어서,
상기 기판 상에 소자 분리막을 더 포함하고,
상기 절연 패턴의 측벽의 일부 및 상기 절연 패턴의 상면은 상기 소자 분리막에 의해 덮이지 않고,
상기 2차원 물질층은 상기 절연 패턴의 측벽 중 상기 소자 분리막에 의해 덮이지 않은 부분 및 상기 절연 패턴의 상면에 위치하는 것을 특징으로 하는 2차원 물질을 포함하는 소자. - 기판;
기판과 수직한 방향으로 연장되는 절연 패턴;
상기 절연 패턴의 측벽에 위치하고, 상기 절연 패턴에 의해 서로 이격된 한 쌍의 2차원 물질층; 및
상기 한 쌍의 2차원 물질층 중 하나와 접하는 제1 전극;
상기 한 쌍의 2차원 물질층 중 다른 하나와 접하는 제2 전극;을 포함하고,
상기 한 쌍의 2차원 물질층 각각은 상기 절연 패턴의 측벽과 평행한 2차원 물질의 원자층을 적어도 하나 포함하며,
상기 절연 패턴은 몰리브덴 이산화물(MoO2) 또는 텅스텐 이산화물(WO2)을 포함하는 전이금속 이산화물을 포함하며, 상기 2차원 물질층은 전이금속 칼코겐화물을 포함하며,
상기 2차원 물질층은 복수개의 원자층으로 이루어지며, 상기 2차원 물질층의 원자층의 수는 상기 절연 패턴을 구성하는 물질의 밴드 갭 에너지보다 상기 2차원 물질층의 밴드 갭 에너지가 작도록 조절된 것을 특징으로 하는 2차원 물질을 포함하는 소자.
