Description
The present invention relates to a substrate processing apparatus and a substrate processing method.
In the manufacturing process of a semiconductor device or liquid crystal display device, a wet etching process in which a silicon nitride film is selectively removed by supplying a high temperature aqueous solution of phosphoric acid as a process fluid to the front surface of a substrate on which a silicon nitride film and a silicon oxide film are formed. is done
As the phosphoric acid aqueous solution is provided at a higher temperature, the etching rate increases. However, phosphoric acid heated above 175°C causes problems in the supply piping. Therefore, the heating of the phosphoric acid aqueous solution is not sufficiently performed. In addition, since the thickness of the liquid film is thin, the etching rate and selectivity are not high during the process.

FIG. 5 is a diagram schematically illustrating a liquid film formed on a substrate by supplying a process fluid to the substrate, and FIG. 6 is a cross-sectional view taken along line I-I' of FIG. 5 and movement of a nozzle. 7 is a diagram illustrating a path through which a process fluid moves and forms a liquid film. It will be described with reference to FIGS. 5, 6 and 7 .
The process fluid according to the embodiment may be a liquid including phosphoric acid. For example, the process fluid may be an aqueous phosphoric acid solution. For example, the process fluid may include 80% or more of phosphoric acid. The process fluid may be an etching composition comprising a mixture of phosphoric acid and an additive. For example, the process fluid may be a mixture of phosphoric acid, pure water, and silicon. Phosphoric acid may function as an etchant. Silicon may increase the selectivity of silicon nitride to silicon oxide.
The
According to one embodiment, with respect to the substrate of the 300mm diameter, the reciprocating movement section of the
By limiting the discharge of the new process fluid to the center of the substrate, it is possible to increase the time for the previously discharged process fluid to be replaced with the newly discharged process fluid. In addition, by limiting the discharge of the new process fluid to the edge area of the substrate, the time for which the new discharge chemical solution is supplied to the edge area is lengthened, and the fluid tail of high temperature (150°C to 300°C) in the rotational direction in the P2-E area can be obtained The fluid tail increases the etch rate of the edge region.
The process fluid may be heated before contacting the substrate W. The temperature (first temperature) of the supplied process fluid is 150°C or higher and 175°C or lower. If the process fluid is supplied heated above 175°C, damage to the equipment may result.
The liquid film of the process fluid formed on the surface of the substrate W is heated to the second temperature. The
The liquid film may be heated to 150°C or higher and 300°C or lower. When the temperature of the liquid film is 150° C. or less, the etching rate is low, and when the liquid film temperature is 300° C. or more, the wafer is broken or the selectivity is low. If the temperature of the liquid film is 400°C or higher, the substrate may explode.
When the nozzle scans between the points P1 and P2 and discharges the process fluid, the liquid film on the substrate is largely divided into three regions depending on the temperature and the thickness of the liquid film. When the freshly discharged process fluid comes into contact with the substrate, the process fluid forms a liquid film while spreading to the edge region of the substrate in a spiral shape (refer to FIG. 7 ). In the region A1 of FIG. 5 , since the process fluid is continuously supplied, the temperature of the liquid film may be low and the liquid film may be formed as thick as about 2 mm. Meanwhile, the edge region of the A1 region may be formed to be thick about 3 mm. In the A2 region, the scattered and remaining liquid film is further heated by the substrate. In the A3 area, the liquid film in the A2 area is further scattered and becomes thinner to about 500 µm or more and 3 mm or less, and is further heated by the substrate to increase the temperature. The temperature range of the liquid film in A3 may be 200°C or higher and 300°C or lower.
In order to control the thickness of the liquid film to be 500 μm or more and 3 mm or less, the rotation speed of the substrate and the discharge flow rate (discharge flow rate) of the process fluid per unit time are adjusted. The rotation speed (first rotation speed) of the substrate is 5 rpm or more and 100 rpm or less. When the rotation speed of the substrate exceeds 1000 rpm, a sufficient liquid film thickness may not be obtained. The discharge flow rate (first flow rate) of the process fluid is 100 cc/min or more and 1000 cc/min or less. If the process fluid is discharged at a flow rate of less than 100 cc/min, the substrate may be cracked due to excessive heating. Also, a sufficient liquid film may not be formed. Also, the pure water contained in the process fluid may be excessively evaporated. When the process fluid is discharged at a flow rate of more than 100 cc/min, the thickness of the water film may become too thick to reach the set temperature range, and substrate processing efficiency may decrease.
8 is a graph schematically illustrating a temperature profile for each region. The substrate area of FIG. 8 may be area A3 of FIG. 5 . When the substrate W is heated by emitting heat of the third temperature using the
