Description
The present invention relates to a soldering apparatus, and more particularly, to a soldering apparatus capable of supplying solder balls of various sizes and minimizing an installation space.
In general, an electronic circuit board is made by attaching a semiconductor chip or an active, passive component to a circuit board, and in recent years, it is a situation that is gradually required to be multifunctional, miniaturized, and highly integrated.
On the other hand, in order to solder molded parts or ultra-small parts with different heat capacities that conventional reflow (hot air soldering) cannot solve, a lot of attempts are made to soldering using a laser, mainly using Au wire solder or solder paste. Is being implemented.
However, this soldering method is a method of direct laser irradiation on the object to be soldered. Accordingly, a problem of a difference in thermal expansion of the adhesive surface may occur due to a mechanical shock or a thermal shock of the object to be soldered during the laser irradiation process, and as a result, there is a problem of generation of carbonization due to poor soldering or direct heating.
In order to solve this problem, an indirect laser irradiation method in which solder balls are melted with a laser and then sprayed and soldered is being studied, and accordingly, there is a need for a space-intensive soldering device capable of continuously supplying various solder balls.

The solder
The solder
Herein, the movement path of the solder ball (sb) is briefly described, the solder ball (sb) accommodated in the solder
