Abstract

Description
본 발명은 일반적인 전자 및 전기 애플리케이션에, 특히 반도체 특성들을 요구하는 애플리케이션에 이용될 수 있는 반도체 특성들을 갖는 나노입자들에 관한 것이다.
몇 백 나노미터까지의 수 나노미터의 특징적 크기를 갖는 반도체 나노입자들은 광범위하게 연구되는 물질의 형태이며, 그 크기 영향력은 벌크 물질의 특성들을 좌우한다. 일반적으로, 특정한 물질 및 그의 애플리케이션과 관련하여, 3가지 상이한 크기-관련 현상들은 나노입자들의 전자, 광학, 열 및 기계적 특성들을 변화시킬 수 있다:
1. 공지된 벌크 상(phases)과 비교되는 상이한 구조 및 조성;
2. 표면 상태 및 프로세스들을 좌우하는 높은 표면 대 체적 비율; 및

전기 전도도는 실리콘 나노입자들로 직접 증착된 층들에서 오스트라트 등에 의해 발견된 것처럼 상호접속되는 입자들 사이를 방해하지 않게 이루어진다. 그러나, 상기 저자들은 입자들과 기판에 대한 인터페이스 간의 정션(junction)에서 직접적인 실리콘-실리콘 결합을 산출하는 산화물이 없는 것으로 추정했다. 공기중에서의 기계적 마찰에 의해 하기 실시예 2 및 3에서 산출되는 프리 나노파우더들을 고려한 본 발명에서, 이러한 상황은 불가능하며, 본 발명자들은 표면 종결 자체가 전기 전하의 통과를 허용한다고 결론 지었다.
비종결 실리콘 또는 다른 반도체 표면 상에서 쉽게 흡착되지만, 산소, 또는 산화물의 존재는 수산기(-OH), 수소(-H) 및 알킬기(-(CH2)nH)를 위한 우선적 흡착 위치들(sites)을 제공할 수 있어, 경쟁(competing) 표면 변형을 형성할 수 있다. 산소를 포함하는 이들 모든 기는 단글링 결합(dangling bond)으로 종결되어, 밴드 갭 내에 그리고 표면에 형성되는 국소 상태들(localised states)이 방지된다. 분산 입자들에 대해 이들은 계면 활성제로서 작용하며, 표면을 보다 안정화시킨다.
결합제와 함께 나노입자들로부터 생성되는 잉크, 또는 유사한 조성물과 같은 복합 물질에서, 표면 기는 입자들의 분산 또는 응집을 달성하기 위해 결합제와 상호작용할 수 있다. 입자들의 상호접속 네트워크가 요구되는 경우, 표면 변형은 인접한 입자들 간의 전기 전하의 수송을 방해하지 않아야 한다. 그러나 전하 수송은 표면 상태를 통한 도전에 의해 변형될 수 있다.
일반적인 나노기술 애플리케이션에 대해, 입자 크기 범위는 1 내지 500nm이어야 하나, 본 발명에 제시되는 예시적인 애플리케이션들에 대해서는 30 내지 200nm 크기가 바람직하다. 일반적으로, 나노입자들은 명확히 한정가능한 코어 및 표면 영역들을 갖도록 충분히 커야하나, 벌크 물질과 구별되는 상이한 특성을 갖도록 충분히 작아야 한다. 결정성 실리콘의 경우, 1nm 직경의 하한치에서, 모든 원자들의 60%는 표면 위치들을 점유하는 반면, 마이크로 스케일 입자들은 벌크형 구조를 가지며 두꺼운 산화물을 전재한다. 이 경우 10nm 스케일에서 단 광자 상태(single quantum state)를 방지하는 것이 바람직하나, 중대한 표면 기여도를 갖도록 충분히 작게 입자들을 유지해야 한다. 또한, 상호접속 입자들의 조밀 층(compact layer) 속으로의 패키징에는 큰 입자들은 덜 적합하다.
건강, 안전 및 처리 문제에 대한 추가의 장점들이 야기되며, 이는 나노입자들의 제조 및 사용을 위한 임의의 산업적 프로세스의 비용-효율성, 또는 적합성에 영향을 미칠 수 있다. 피직스 메이놀드 필립스 서머 스쿨의 2003 UK 학회에서 제이. 헤이더에 의해 제시된 환경 및 건강에 대한 독일 전국 리서치 센터(GSF)의 연구에 따르면, 100nm 범위의 입자들은 적어도 인체 기도에 증착된다. 약 10nm 미만 크기의 입자들은 피부 및 대부분의 세포 막들을 통해 흡착될 수 있다. 마이크론 범위의 보다 큰 입자들은 조직내에 캡술화될 것이다.

실시예
1 :
반도체 잉크는 MTI 크리스탈 코포레이션으로부터 상업적으로 이용가능한 진성 실리콘 나노파우더로 마련된다. 초기 파우더는 산소가 없는(oxygen free) 환경에서 실란 가스의 레이저 분해에 의해 생성된다. 이는 통상적으로 1 내지 2%로 확보된 산소 농도를 갖는 건식 질소 분위기에서 제공된다. 수소 농도는 특정되지 않으며, 다른 불순물들은 검출되지 않는다.
분석 증명서에서 제조자들은 실리콘 나노파우더는 공기에 매우 민감하다고 진술한다. 파우더는 폭발 및 O2 오염을 방지하기 위해 불활성 가스 환경에서 개방, 저장 및 조작되어야 한다. 또한 제조자들은 산소를 제거하기 위해 "진공 또는 질소에서 120℃로 1시간 동안 파우더 가열"을 추천했다. 그럼에도 불구하고, 본 발명자들은 대기 노출은 원하는 산소 및 수소 표면 종결을 갖고 유기 폴리머 결합제와 함께 나노입자 반도체 복합물에 사용하기 적합한 안정한 파우더를 산출한다고 판단했다. 폴리스티렌 및 셀룰로오스 아세테이트 부티레이트(CAB)는 클로로포름을 포함하는 다양한 솔벤트를 이용하는 결합제들로서 성공적으로 사용되는 예시적인 폴리머들이다.
따라서, 실리콘 나노파우더는 공기에 노출되며 나노파우더에서 수소 및 산소 농도는 각각 탄성 반도 분석법(ERDA) 및 러더포드 후방산란에 의해 시간에 따라(from time to time) 결정된다. 공기에 노출된 이후 처음 몇 시간 동안, 수소 및 산소 농도는 각각 1 원자% 및 2 원자%였다. 일주일 후, 이들은 1.2 원자% 수소 및 5 원자% 산소로 안정화되었다. X-레이 회절은 입자들이 결정성 산화물이 없는 결정성 실리콘이라는 것을 나타낸다.
공급된 파우더는 명목상 진성이지만, 앞서 개시된 Si 나노파우더 및 상이한 불활성 결합제를 사용하여 생성된 인쇄층들은 홀 효과 측정에 의해 도시된 것처럼 모두 저농도(light) n-형 전도도를 나타낸다. 인쇄층들의 스캐닝 전자 현미경은 입자들이 프랙탈 기하학을 갖는 상호접속되는 클러스터들의 네트워크를 형성한다는 것을 나타낸다.
도 2의 스캐닝 전자 현미경에 도시된 것처럼, 각각의 입자들은 60nm의 평균 직경을 갖는 구형상이다. 근사-구형(near-spherical) 클러스터들은 수백 나노미터, 수 마이크론, 및 수 십 마이크론의 직경으로 형성된다. 에너지 분산 X-레이 형광은 평균 산소 농도가 클러스터들의 표면에서 약 5%의 높은 분률이라는 것을 나타낸다. 60nm의 직경에서, 산화물 표면 형태의 5% 산소는 2.5 옴스트롱의 두께를 갖는다.
앞서 개시된 잉크는 국제 특허 출원 WO 2004/068536에 개시된 방법에 따라, 간단한 정션 전계 효과 트랜지스터 및 광다이오드를 인쇄하는데 이용된다. 소자들의 전기적 특성은 앞서 결정된 물질들의 특성을 따른다.
상기 기술들 및 물질들이 통합되는 전자 소자의 실시예로는 도 3(a) 및 (b)에 도시된 것처럼, 하이브리드 무기/유기 절연 게이트 전계 효과 트랜지스터가 있다. 소자는 종이 기판(12) 상에 인쇄되는 활성 나노입자 반도체층(10)을 포함한다. 인쇄된 실버 잉크 소스 및 드레인 콘택(14, 16)이 층(10) 위로 적용되어 인접한 맨 안쪽 단부들 사이에 중심 게이트 영역(18)을 한정한다. 게이트 유전체 또는 유전체층(20)은 소스 및 드레인 콘택들의 내부 단부들 위로 인쇄되고, 실버 잉크 게이트 콘택(22)은 유전체층(20) 상에 인쇄되어, 반도체층(10) 및 소스 및 드레인 콘택들이 방지된다. 형성되는 소자는 절연 게이트(금속 절연체 반도체) 전계 효과 트랜지스터 또는 MISFET이다.
반도체층(10)은 솔벤트로서 클로로포름과 함께 CAB 결합제내에 앞서 언급된 Si 파우더를 포함한다. 이 경우, 게이트 유전체는 CAB의 인쇄층이며, 금속 콘택들은 듀 폰트 마이크로서킷 머테리얼스로부터의 인쇄 실버 5000 도체이다.

2 :
앞서 한정된 것처럼, 반도체 기능을 갖는 나노입자들의 제 2 실시예는 초코랄스키-성장 도핑된 단결정성 Si 웨이퍼들의 기계적 마모에 의해 생성되는 나노입자 실리콘에 관한 것이다. 이들은 웨이퍼 상의 자연 산화물의 사전 제거 없이, 공기중에서 한 시간 동안 고속으로, 오비탈 분쇄기에서 밀링된다. 비록 고정되게 유지되지만, 높은 산소 농도가 예상된다. 형성되는 입자들은 규칙적인 형태로, 200nm의 크기 분포의 중앙값을 갖는 20 nm 내지 400 nm 범위의 넓은 크기 분포를 갖는다. 중간 크기를 갖는 입자들은 원심력 및 에탄올 현탁액으로부터의 침전에 의해 분리된다.
공기중 건조 이후, 실시예 1과 유사한 방식으로, 각각 결합제 및 솔벤트로서 CAB 및 클로로포름을 사용하여, 안티몬 도핑 n-형 및 붕소 도핑 p-형 실리콘 나노파우더로부터 잉크가 형성된다. 홀 효과 측정은 n-형 또는 p-형 전도도가 유지되며, 벌크 실리콘에 비해 캐리어 이동도의 약간의 변형된다는 것을 나타낸다. 개시된 잉크들은 절연 게이트 전계 효과 트랜지스터들 및 광다이오드들의 반도체층을 인쇄하는데 주로 이용된다. 도 3에 도시된 것처럼 설계되나, p-형 실리콘 나노파우더를 이용하는 유사한 트랜지스터에 대한 소스-드레인 곡선들이 도 4에 도시된다.

앞서 한정된 것처럼 반도체 기능을 갖는 나노입자들의 제 3 실시예는 남아프 리카, 포로콴의 실리콘 스멜터스(Pty)사에 의해 제공되는 98% 순도 금속 등급 실리콘의 기계적 마모에 의해 형성된 나노입자 실리콘에 관한 것이다. 실리콘 공급원료는 15nm 직경 이트륨 안정화 지르코니아 연마 매체(인프라메트 인크에 의해 공급됨), 및 윤활제로서 에탄올을 이용하여 공기중의 회전 볼 밀에서 5일 동안 밀링된다. 형성되는 입자 크기는 2시간의 연마 동안 오비탈 분쇄기를 사용하여 생성된 동일한 물질로부터의 파우더와 비교할 때 약 100nm로 추정된다. 실리콘의 사전 처리가 적용되지 않으며, Si 웨이퍼에서 생성된 파우더에 대해 유사한 산소 및 수소 농도를 갖는 것으로 밝혀졌다(실시예 2). 양(both) 방법에 의해 밀링된 파우더를 이용하여 생성된 91% 파우더 용량 분률(volume fraction)을 갖는 나노입자 잉크들은 2.2MΩcm의 저항률을 갖는 n-형인 전기적 특성과 유사하다.
소정의 경우 동일한 결합제의 상이한 용량 분률을 갖는, 실시예 1 내지 3의 방법들에 의해 생성된 상이한 형태의 파우더에 대한 홀 효과 데이터가 하기 표 1에 제시된다.

본 발명에 대해 가능한 애플리케이션들로는 단일 전자 소자들(양자 도트들); 광 어레이; 전기발광 물질 및 염료 민감 태양 전지(DSC)를 포함한다. 추가 애플리케이션으로는 유기 및 무기 반도체 잉크들 인쇄 반도체층들 및 인쇄 소자들을 포함한다. 애플리케이션에 따라, 단일 입자들은 매트릭스(양자 도트들, OLED들, DSC 셀들, 유기 반도체 잉크들)에서 불규칙하게 분산되거나, 또는 상호접속 구조(무기 반도체 잉크들)를 형성할 수 있다. 후자는 밀집 구조(close packed structure), 불규칙 네트워크 또는 상이한 크기의 클러스터들의 프랙탈 응집일 수 있다.
Claims (39)
- 실리콘 원소, 또는 실리콘 원소를 함유하는 화합물을 포함하며, 1 nm 내지 500 nm 범위의 크기를 지닌 나노입자들로서, 상기 나노입자들의 표면이 산소 또는 산소와 수소의 혼합물의 존재에 의해 변형되고, 여기서 상기 산소는 실리콘 원소의 산화물로서 또는 가교 산소기로서 존재하며, 상기 산화물 또는 가교 산소기는 하나의 단층으로 또는 그 보다 작게 자체 제한되는(self-limiting) 안정한 표면 페시베이션 층을 정의하는, 나노입자들.
- 제 1 항에 있어서,상기 나노입자들은 30nm 내지 200nm 범위의 크기를 갖는, 나노입자들.
- 제 2 항에 있어서,상기 나노입자들은 60nm의 평균 직경을 갖는, 나노입자들.
- 제 1 항에 있어서,상기 나노입자들은 200 nm의 크기 분포의 중앙값(median)을 갖는 20 nm 내지 400 nm 범위의 크기 분포를 갖는, 나노입자들.
