- 하기 화학식 1로 표시되는 갈륨 착화합물 :[화학식 1]Ga[OCR1R2(CH2)mY]2(OR3)상기 화학식 1에서,Y는 NR4R5 또는 OR6이고; R1, R2, R3, R4, R5, 및 R6는 각각 독립적으로 수소원자 또는 탄소수 1 내지 6의 선형 또는 분지형 알킬기이며; m은 1 내지 6 범위의 정수이다.
- 제 1 항에 있어서,{비스[1-디메틸아미노-2-메틸-2-프로폭시][3-메틸-3-펜톡시]}갈륨,{비스[1-디메틸아미노-2-메틸-2-프로폭시][이소프로폭시]}갈륨, 및{비스[1-메톡시-2-프로폭시][이소프로폭시]}갈륨중에서 선택된 갈륨 착화합물.
- 하기 화학식 2의 화합물과 할로겐화 갈륨(GaX3)을 반응시켜 하기 화학식 3의 화합물을 제조하는 1단계 과정; 및하기 화학식 3의 화합물과 하기 화학식 4의 화합물을 반응시켜 하기 화학식 1의 갈륨 착화합물을 제조하는 2단계 과정;을 포함하여 이루어진 것을 특징으로 하는 갈륨 착화합물의 제조방법:[화학식 2]M1OCR1R2(CH2)mY[화학식 3]Ga[OCR1R2(CH2)mY]2X[화학식 4]M2OR3[화학식 1]Ga[OCR1R2(CH2)mY]2(OR3)상기 화학식 1 내지 4에서,M1 및 M2는 각각 독립적으로 알칼리 금속원자이고; Y는 NR4R5 또는 OR6이고;R1, R2, R3, R4, R5, 및 R6는 각각 독립적으로 수소원자 또는 탄소수 1 내지 6의 선 형 또는 분지형 알킬기이며; X는 할로겐 원자이고; m은 1 내지 6 범위의 정수이다.

- 제 6 항에 있어서, 상기 박막은 유기금속 화학 기상 증착법(MOCVD) 또는 원자층 증착법(ALD)으로 박막을 성장시키는 것을 특징으로 하는 방법.
