Claims (8)
- 유기실리케이트 중합체 1 내지 70 중량% 및 유기용매 30 내지 99 중량%를 포함하는 유기실리케이트 중합체 용액의 농축방법에 있어서, 박막증발기를 이용하여 유기실리케이트 중합체 용액을 증류시켜 농축하는 단계를 포함하며,증류 후의 유기실리케이트 중합체 용액은 유기실리케이트 중합체 30 내지 70 중량%를 포함하는 것을 특징으로 하는 유기실리케이트 중합체 용액의 농축방법.
- 제1항에 있어서,상기 유기실리케이트 중합체 용액이 하기 화학식 1로 표시되는 화합물, 하기 화학식 2로 표시되는 화합물, 및 하기 화학식 3으로 표시되는 화합물로 이루어지는 군으로부터 1 종 이상 선택되는 실란 화합물을 가수분해 및 축합반응시켜 제조되는 유기실리케이트 중합체 및 유기용매를 포함하는 것을 특징으로 하는 유기실리케이트 중합체 용액의 농축방법:[화학식 1]상기 화학식 1의 식에서,R1은 각각 독립적으로 수소, 불소, 아릴, 비닐, 알릴, 또는 치환되지 않거나 불소로 치환된 직쇄 또는 분지쇄상의 탄소수 1 내지 4의 알킬이고,R2는 각각 독립적으로 아세톡시, 하이드록시, 또는 직쇄 또는 분지쇄상의 탄소수 1 내지 4의 알콕시이고,p는 0 내지 2의 정수이며,[화학식 2]상기 화학식 2의 식에서,R3 및 R5는 각각 독립적으로 수소, 불소, 아릴, 비닐, 알릴, 또는 치환되지 않거나 불소로 치환된 직쇄 또는 분지쇄상의 탄소수 1 내지 4의 알킬이고,R4 및 R6는 각각 독립적으로 아세톡시, 하이드록시, 또는 직쇄 또는 분지쇄상의 탄소수 1 내지 4의 알콕시이고,M은 탄소수 1 내지 3의 알킬렌 또는 페닐렌이고,q 및 r은 0 내지 2의 정수이며,[화학식 3]상기 화학식 3의 식에서,R7은 각각 독립적으로 수소, 불소, 아릴, 비닐, 알릴, 또는 치환되지 않거나 불소로 치환된 직쇄 또는 분지쇄상의 탄소수 1 내지 4의 알킬이고,R8은 각각 독립적으로 알콕시, 하이드록시, 또는 (여기에서, R9는 각각 독립적으로 수소, 불소, 아릴, 비닐, 알릴, 또는 치환되지 않거나 불 소로 치환된 직쇄 또는 분지쇄상의 탄소수 1 내지 4의 알킬이고, R10은 각각 독립적으로 아세톡시, 하이드록시, 또는 치환되지 않거나 불소로 치환된 직쇄 또는 분지쇄상의 탄소수 1 내지 4의 알콕시이고, a는 1 내지 6의 정수이고, b는 0 내지 2의 정수임)이고,n 및 m은 3 내지 10의 정수이다.
- 삭제
- 제1항에 있어서,상기 박막증발기가 박막을 형성시켜 증발하는 것을 특징으로 하는 것으로서, 교반식 박막증발기(agitated thin film evaporator), 장관형 수직증발기(long tube vertical evaporator), 또는 낙하 막증발기(falling film evaporator)인 것을 특징으로 하는 유기실리케이트 중합체 용액의 농축방법.
- 제1항에 있어서,상기 박막증발기를 이용한 증류가 0.001 torr 내지 상압의 저압력 조건에서 실시되는 것을 특징으로 하는 유기실리케이트 중합체 용액의 농축방법.
- 제1항에 있어서,상기 박막증발기를 이용한 증류가 0 내지 100 ℃의 저온 조건에서 실시되는 것을 특징으로 하는 유기실리케이트 중합체 용액의 농축방법.
- 제1항에 있어서,상기 박막증발기를 이용한 증류가 1 회 또는 적어도 2 회로 실시되는 것을 특징으로 하는 유기실리케이트 중합체 용액의 농축방법.
- 제1항에 있어서,상기 방법으로 농축되는 유기실리케이트 중합체 농축액이 반도체 소자의 절연막 형성용 조성물, 박막용 필름용 조성물, 또는 다용도 코팅액 조성물에 적용되는 것을 특징으로 하는 유기실리케이트 중합체 용액의 농축방법.
