도 4를 참조하면, 본 발명의 실시예 1 내지 3에 의하여 비정질 실리콘을 열처리하여 얻은 다결정 실리콘은 라만 피크의 FWHM(Full Width at Half Maximum)이 4.5 내지 7.5 ㎝-1으로 우수한 결정성을 가지고 있음을 알 수 있다. 통상적인 방법으로 제조되는 다결정 실리콘은 라만 피크가 8.0 ㎝-1 이상이므로 이와 비교할 때 본 발명에 따라 비정질 실리콘을 저압 기상 증착법(LPCVD) 또는 플라즈마 강화 기상 증착법(PECVD)법으로 증착한 후 H2O 분위기에서 RTA로 결정화시키는 경우 결정성이 우수해짐을 알 수 있다.
