본 발명은 반도체소자의 미세패턴 제조방법에 관한 것으로서, 특히 서로 다른 파장의 광의 반응하는 두가지 종류의 감광액을 혼합되어 있는 감광막을 도포한 후 형성하고자하는 미세패턴에 대응하는 광차단막 패턴이 서로 중첩되지 않도록 분리 형성되어 있어 두장의 노광마스크를 사용하여 서로 다른 파장의 광으로 두차례 노광하여 반도체 소자의 고집적화에 유리한 반도체 소자의 미세패턴 제조방법에 관한 것이다. 최근 반도체 소자의 고집적화 추세는 미세패턴 형성기술의 발전에 큰 영향을 받고 있다. 특히 사진 공정에 의해 형성되는 감광막 패턴은 반도체 소자의 제조 공정중에서 식각 또는 이온 주입 공정 등의 마스크로 매우 폭 넓게 사용되고 있다. 따라서 감광막 패턴의 미세 패턴화, 공정 진행의 안정성, 공정완료 후의 깨끗한 제거 그리고 잘못 형성된 감광막 패턴을 제거하고 다시 형성하는 재작업의 용이성 등이 필요하게 되었다. 일반적인 감광막 패턴 형성 공정은 감광제 및 수지(resin)등이 용제인 솔밴트에 일정비율로 용해되어 있는 감광액을 반도체 기판 상에 균일하게 도포한 후, 축소 노광장치를 사용하여 크롬으로된 광차단막 패턴들이 형성되어 있는 노광마스크를 통하여 빛을 선택적으로 조사하여 감광막 패턴을 형성할 수분들을 중합시키고, 약알카리 현상액을 사용하여 상기 감광액의 중합되지 않은 부분들을 제거하여 감광막 패턴을 형성한다. 그러나 상기와 같은 일반적인 감광막 패턴 형성기술은 노광장치의 정밀도, 광의 파장 등과 같은 많은 제약요인에 의해 어느정도 이하의 미세패턴을 형성할 수 없다. 예를 들어 살펴보면, 파장이 각각 436,365 및 248nm인 G-라인, I-라인 및 엑시머 레이저 스테퍼의 공정 분해능으로는 약 0.5μm 정도 크기의 패턴을 형성하는 정도가 한계이다. 이때, 상기 노광 마스크의 광차단막 패턴들이 스테퍼의 광분해능 이하의 패턴간격(이하 스페이스라 칭함)으로 형성되어 있으며 광의 회절에 의해 넓은 면적에 약한 에너지로 노광되기 때문에 정확한 패턴이 형성되지 않고, 노광영역에 잔류층이 남게되어, 정확한 미세패턴의 형성이 어려워 반도체 소자의 신뢰성 및 공정수율이 떨어지는 문제점이 있다. 또한 상기와 같이 스테퍼의 광분해능 한계치 이하의 미세패턴을 형성하기 위하여 노광장치의 광파장을 짧게하거나, 랜즈 구경을 증가시키며, 장비의 정밀도를 증가시키고 있으나 이러한 방법은 반도체 소자의 제조단가를 상승시키며, 기술적으로도 한계가 있다. 본 발명은 상기와 같은 문제점들을 해결하기 위한 것으로서, 본 발명의 목적은 서로 다른 파장에 반응하는 두가지 감광액을 포함하는 감광막을 도포한 후 형성하고자하는 패턴에 대응하는 광차단막 패턴이 서로 중복되지 않도록 형성되어 있어 두장의 노광마스크를 사용하여 서로 다른 파장의 광으로 두차례 노광하여 광분해능 이하의 미세패턴을 종래의 스테퍼로 용이하게 형성하여 신뢰성 및 공정수율을 향상시킬 수 있는 반도체 소자의 미세패턴 제조방법을 제공함에 있다. 상기와 같은 목적을 달성하기 위한 본 발명에 따른 반도체 소자의 미세패턴 제조방법의 특징은, 반도체기판상에 서로 다른 파장의 광에 반응하는 두가지의 감광액을 포함하는 감광막을 형성하는 공정과, 상기 감광막을 제1노광마스크를 사용하여 소정파장의 광으로 일차노광하는 공정과, 상기 제1노광마스크의 광차단막 패턴과 중첩되지 않도록 광차단막패턴이 형성되어 있어 제2노광마스크를 사용하여 상기 일차 노광공정시의 광파장과 다른 파장의 광으로 이차 노광하는 공정과, 상기 감광막을 현상하여 감광막 패턴을 형성하는 공정을 구비함에 있다. 이하, 본 발명에 따른 반도체 소자의 미세패턴 제조방법에 관하여 첨부도면을 참조하여 상세히 설명한다. 제1도 및 제2도(a)∼(c)는 본 발명에 따른 반도체 소자의 미세패턴 제조방법을 설명하기 위한 도면들로서, 서로 연관시켜 설명한다. 먼저, 제1도는 서로 반응파장이 다른 감광액, 예를 들어 I 라인 및 G 라인 감광액의 광파장에 따른 흡광계수를 도시한 그래프로서, 각각의 감광액은 각각 하나의 파장에 대해서 민감하게 반응하며, 다른 파장의 광에 대해서는 비교적 적게 반응한다. 이를 이용한 반도체 소자의 미세패턴 제조방법을 살펴보면 다음과 같다. 먼저, 소정구조의 반도체 기판(11)상에 서로 다른 파장, 예를 들어 I 라인 및 G 라인에 반응하는 두가지 종류의 감광액을 포함하는 감광막(12)을 도포한 후, 제1노광마스크(15)를 사용하여 소정 파장의 광, 예를 들어 I 라인으로 1차 노광함으로써 감광막(12)이 제1노광영역(13)과 비노광 영역(22)으로 나누어 진다. 이때 상기 감광막(12)은 비노광영역이 패턴이 되는 포지티브 감광막을 사용하며, 상기 제1노광마스크(15)는 석영기판(17)상에 제1광차단막패턴(19)들이 반도체 기판(11) 상부에 형성하고자하는 감광막 패턴에 대하여 밀도가 낮게 형성되어 있다. 예를 들어 제1광차단막패턴(19)은 형성하고자하는 감광막 패턴에 대하여 하나걸러 하나씩 형성되어 있어 패턴간의 간격인 스페이스가 형성하고자하는 감광막 패턴의 3배 크기가 된다 (제2(a)도 참조). 그 다음 상기 제1노광영력(13)이 형성되어 있는 감광막(12)을 제2노광마스크(16)를 사용하고, 상기 1차 노광시 사용된 파장의 광과는 다른 파장의 광, 예를 들어 G 라인으로 2차 노강함으로써 상기 1차 노광시 노광된 제1노광영역(13)으로 2차 노광되어 중복 노광되는 제2노광영역(23)과 상기 비노광영역(22)이 G 라인으로 2차 노광시 한번 노광되는 제3노광영역(14)으로 구별된다. 이때 상기 제2노광마스크(16)는 제1노광마스크(15)의 광차단막패턴(19)과는 중첩되지 않는 제2광차단막패턴(20)이 석영기판(18)상에 구비되되, 상기 제1노광마스크(15)의 스페이스 중앙부에 형성된다. 또한, 상기 제1노광마스크(15)와 마찬기지로 형성하고자하는 패턴에 대하여 하나걸러 하나씩 형성되는 광차 단막패턴(20)의 간격은 형성하고자하는 감광막패턴의 3배가 된다 (제2(b)도 참조). 그후, 상기 감광막(12)을 현상하면, 두차례의 노광 공정중 중복 노광된 제2노광영역(23)은 제거되고, 상기 제1 및 제3노광영역(13),(14)의 감광막은 그대로 남게되어 감광막 패턴(25)이 형성된다. 즉 상기 감광막(12)에는 서로 다른 파장에 반응하는 감광액이 혼합되어 있으므로 두가지의 파장에 노광이 되어야 현상액에서 제거가 되는 것이다. 그 결과 중복 노광된 제2노광영역(23)만이 제거되어 좁은 간격으로 이루어지는 스페이스와 1차 노광 및 2차 노광시 한번만 노광된 지역의 감광막이 남아서 미세 선폭의 감광막 패턴(25)을 얻을 수 있다 (제2(c)도 참조). 또한, 제1 및 제2노광 마스크에는 간격이 넓은 광차단막 패턴이 구비되어 노광시 회절현상이 최소화되어 미세패턴의 형성에 기여하게 된다. 상기에서는 포지티브 감광막을 예로 들었으나, 네가티브 감광막의 경우에는 두차례 모두 노광된 부분만이 남게되어 마찬가지의 효과를 얻을 수 있다. 또한 I 라인 및 G 라인을 예로 들었으나, H 라인 및 액시머 레이저를 사용한 단자되선에 반응하는 감광막을 서로 조합하여 사용할 수 있음은 물론이다. 이상에서 설명한 바와 같이 본 발명에 따른 반도체 소자의 미세패턴 제조방법은 서로 다른 파장의 광에 반응하는 두가지의 감광액을 혼합하여 감광막을 형성하고, 서로 다른 파장의 광으로 두차례 노광하며, 각각의 노광공정에서 광차단막 패턴이 형성하고자하는 패턴에 대응하여 분리 형성되어 있어 스페이스가 넓은 두장의 노광마스크를 사용하여 스페이스가 좁은 미세패턴을 형성하였으므로, 종래의 스태퍼를 사용하여 광분해능 이하의 미세패턴을 형성하여 반도체 소자를 고집적화할 수 있으며, 신뢰성 및 공정수율을 향상시킬 수 있는 이점이 있다.BACKGROUND OF THE INVENTION 1.
