パターンを有する第2のマスクを用いて露光・現
像処理を行ない、上層レジスト17をパターニン
グした後、中間層18にRIEを用いて転写する。
この後、第1図eに示すように、中間層12、中
間層18をマスクとして下層レジスト13をRIE
でエツチングし、下層レジスト13に周期Lのパ
ターンを得る。このようにして、半導体基板15
上の被エツチング物14の上に周期Lの微細パタ
