Abstract
PURPOSE:To make the size of a ball approximately uniform and to suppress defects such as defective bonding, by cutting a wire, making an interval between the tip part of the wire and a torch rod constant, and forming a ball at the tip part of the wire. CONSTITUTION:A piece of wire, which is supplied through a capillary 2, is bonded to a lead frame 4B. Thereafter, the wire 1 is pulled and cut. A high voltage is applied between the tip part of the wire 1 after it is cut and a torch rod 9 so as to generate spark. Thus a ball is formed at the tip part of the wire 1. An interval G between the tip part of the wire 1 and the torch rod 9 is made constant after the wire 1 is cut in a ball forming method in such a wire bonder. Thereafter the ball is formed at the tip part of the wire 1. For example, a tail length L is detected with a tail-length detecting part. A capillary control part 11 operates a pulse motor 7 so that the interval G becomes the adequate value based on the tail length L. Thus the capillary is vertically moved.
