【発明の詳細な説明】
〔産業上の利用分野〕
本発明は内側リードにアルミニウム被膜を有するIC用
リードフレームに関する。

半導体集積回路(IC)素子のパッケージングの一つに
セラミックパッケージがある。このパッケージ方式は、
中央部にIC素子収納用の窪みを有するセラミック製基
板に銅合金、鉄−ニッケル合金等のリードフレームを低
融点ガラスで融着したものと、同様の低融点ガラスを融
着したセラミック製蓋板とを一対で用い、IC素子を基
板の窪みに固着し、該素子上の電極とリードフレームの
内側リードの金属被膜とを金属細線で接続した後、前記
蓋板を載せて加熱し、気密封止するものである。このパ
ッケージは放熱性が良好なため、比較的出力の大きいI
Cや高速動作のICによく用いられるが、特に信顛性の
要求されるパッケージではIC素子上の電極がアルミニ
ウム(A l )の場合、金属細線にA1線を用いると
共にリードフレーム内側リードのワイヤーボンディング
部の金属被膜も八〇にするのが通常である。

ところで上記方式のパッケージの中に、パッケージ後に
外部リードを折り曲げるものがあるが、この場合封止ガ
ラスが通常の低融点ガラスであると折り曲げの際ガラス
層に亀裂が入り気密が破れることがある。このためパッ
ケージ後に折り曲げ工程の必要なIC装置においては封
止ガラスに強度の高いものを用いるようにしているが、
そのようなガラスは融点が高く、基板とリードフレーム
との融着作業温度を500〜530℃と従来の低融点ガ
ラスに比べて約100℃程度高くしなければならない。

層に亀裂が入り気密が破れることがある。このためパッ
ケージ後に折り曲げ工程の必要なIC装置においては封

そのようなガラスは融点が高く、基板とリードフレーム
との融着作業温度を500〜530℃と従来の低融点ガ
ラスに比べて約100℃程度高くしなければならない。
ところがこのような温度でリードフレームの融着を行う
と、従来のAN被膜厚さ2〜2.5μではリードフレー
ムの構成元素であるCu。

Fe、Ni等が拡散して表面に達し、Al線の接続を阻
害したり、接合が不充分になったりする。この欠点は現
在Al被膜厚さを通常の2倍以上に厚くすることによっ
て解決しているが、A1被膜厚さを厚くすると被着に要
する時間がそれだけ長く掛るためコスト高となるのが避
けられず、抜本的な解決策が要請されていた。

止でき、且つ低コストで製造し得るIC用リードフレー
ムを提供するものである。

この目的を達成するため本発明のリードフレームはワイ
ヤーポンディング部のリード素地とAI!被膜との間に
高融点金属の層を設けた点に特徴がある。

本発明において高融点金属とは融点が1700”c以上
のものを言い、例えばPt (1774℃) 、Ti
(1800’C) 、Cr (1905℃) 、Nb
(2415℃) 、Mo (2620”C)、Ta (
2996℃)等が挙げられる。このような高融点金属の
層をリード素地とAl被膜との間に介在せしめるのはリ
ード素地からのCu (1083℃)、Fe(1535
℃) 、Ni (1455℃)等の拡散を抑制するため
であり、その効果は融点の高いもの程大きい。

Fe58重量%、Ni42重量%のFe−Ni合金板に
Ti、Moをアーク放電型イオンブレーティング法によ
り100人、1000人、1μ及び2μの厚さに成膜し
た。成膜したFe−Ni合金板を大気中500 ’Cで
10分間加熱した後、Ti、Mo層の表面を観察した。

結果を第1表に示す。第1表において、○印はTi、M
oの銀白色を呈するもの、Δ印は薄青色、X印は青色を

Feの拡散をMoiの表面に留めることができ、Tiの

- 内側リードのワイヤーボンディング部にアルミニウム被
膜を有するIC用リードフレームにおいて、該ボンディ
ング部のリード素地とアルミニウム被膜との間に高融点
金属層が設けられてなるIC用リードフレーム。
