Description
【発明の詳細な説明】
本発明は半導体製造に使用されるウェハーを扱うＢＭ
Ｗの中でのウェハーの搬送に使用されるホルダーの構造
に関する。

近年の半導体技術の進歩は速く、技術的にはより高亀稍
化、高速化に、また生産性を上げろ為にウェハーの大型
化が進んでいろ。

従来シリコン基板の上にＩＣが形成されるウェハーと言
えば円形をしたシリコンウェハーが一般的であり、製造
装置も円形を前提にほとんどが設計されているが、近年
高速化の為ガリウエムヒソ等のウヱハーが使用されはし
めている。 このガリウムウェハーは高価であり、円形
にするのには無駄が多すぎる為、第４図の２′の様な不
定形で使用されることが多い。 また高価な為ガリウム
ウェハーは薄く、脆く衝撃に弱い為、従来の機器で扱え
るホルダーが必要となっている。

にするのには無駄が多すぎる為、第４図の２′の様な不
定形で使用されることが多い。 また高価な為ガリウム
ウェハーは薄く、脆く衝撃に弱い為、従来の機器で扱え
るホルダーが必要となっている。
一方シリコンウエハーが大型化した為、破損したウェハ
ーを再使用する為に不定型のウェハーが扱えるホルダー
が必要となっている。 この様な目的の為に考案されて
いる従来のウェハーホルダーを第１図、第２図に示す。

第１図はペースプレート１の上面に回転中心ピン４で
アーム３を固定し、不定形ウェハー２２固定する方式で
ある。

この方式の問題点は、線材の陰が多く、ウエハーが有効
に使用出来ない事と、種々の形状のウェハーに使用出来

ベースプレート１上面に板バネ８半固定ガイド１１を裏
面よりネジ１２で固定し、半固定ガイド１１と板バネ８
の下方への力でベースプレート１にウェハー２を押し付
は固定する。 ペースプレート上には多数のネジ穴１３
を設け、ウェハーの形状に合せ半固定ガイド１１を移動
する。 必要が有する時は板バネ８の先端を長くしてウ
ェハーの形状に対応する事も可能である。

明する。 第６図のブロック１５でベースプレート１の
上面を固定し、ベース２Ｌ、−ト１に設けられた穴１４
を通し、棒１６で板バネ８の中央部を押し、板バネ８が
曲り、ベースプレート１と板バネ８の間に空間が生じ、
ウェハー２が板バネの固定端側に移動可能となり、半固
定ガイド１１の溝の深さｔ！けウェハー２を移動すると
図示されていないピンセット穴を使用して取り出し可能
となる。 本発明のウェハーホルダーは径の異なるウェ
ハーにも使用できることは勿論である。
