【発明の詳細な説明】
産業上の利用分野
本発明は硫化カドミウム(以下α田)、セレン化カドミ
ウム(以下Cd’s )あるいは硫化カドミウム−セレ
ン化カドミウム固溶体(以下cdS−α1se)を主体
とする光導電性薄膜の製造方法に関するものである。

従来例の構成とその問題点
CdS、Cd8eあるいはCd5−CdSeを主体とす
る薄膜を適当な雰囲気中で高温加熱することによシ光導
電体を作ることは既に知られており、この薄膜の形成方
法として化学析出法や真空蒸着法がある。このCdS、
CdSeあるいはCd5−CdSeに光導電性を付与す
るために、ノ・ロゲン特に塩素等と銅、銀等の共添加物
を少量だけ添加して500°C以上の温度に加熱するの
が普通である。この様な方法で得られる光導電性薄膜は
CdSを主体とするもので、0.4〜0.8μm、Cd
Seを加えたものでは更に長波長の光に感応し、同時に
応答時間が短くなることも知られている。

させるが、同時に暗電流(以下Id)もかなシ大きくし
てしまう。一方鋼を導入するとJdを小さくすることが
できるので一般には塩素の導入とともに銅を共添加して
Jpを大きくJdを小さくする方法をとっている。具体
的に言えば、銅濃度が高い場合にはJp、Jdは小さく
、低い場合にはJp、Idは大きくなる。また応答時間
に関しては、電流が0から飽和値の90%に達する迄の

ロールして膜中の銅濃度をコントロールしていた。この
方法では、るつぼ中に硫化銅等の形で残渣として残るこ
とになり、膜中の銅濃度が低い上に再現性が得られずに
特性のコントロールが難しいという次点があった〇 発明の目的 本発明はCdS、CdSeあるいはCd5−CdSeを

を正確にコントロールしその結果として光導電特性を正

発明の構成
以下本発明の製造方法に関してその詳細を述べる。本発
明はCdS、CdSeあるいはCd5−CdSeを主体
として成シ、これに微量の銅を含んだ蒸発源を基板上に
蒸着して得られた膜を線処理して得られる光導電性薄膜
の製造に際し、前記蒸着膜の形成時蒸発源の温度を2段
階に分け、第2段階の蒸発源の温度を第1段階の温度よ
シ高くして蒸着膜中の銅濃度を高くし、かつこれをコン
トロールすることにより、最終的に得られる薄膜の光導
電特性、すなわち光電流及び応答時間をコントロールし
て作製することを特徴・とじている。

以上の様に微量の銅を含む蒸発源を使って蒸着する場合

実施例の説明
以下実施例で説明する。
蒸発源としてCd50.6Se0.4:Cu(0,2モ
ル%)、基板としてガラス基板たとえばコーニング社の
コーニング7o69(230×50×1.2−)を用い

発明の効果
以上実施例に示すように本発明による方法で製作された
光導電性薄膜は従来の方法に比べて銅濃度コントロール
が正確でかつ高濃度にできるために、その素子としての
特性のコントロール幅も広くかつ再現性に優れ、量産化
にも大きく寄与するものであシ、その工業的価値は大で
ある。

Claims (2)
- (1)硫化カドミウムもしくはセレン化カドミウムもし
くは前記2物質の固溶体を主体として成り、これに微量
の銅を含んだ蒸発源を基板上に蒸着して得られた膜を熱
処理して得られる光導電性薄膜の製造方法に於て、前記
蒸着膜の形成時蒸発源の温度を2段階に分け、第2段階
の蒸発源の温度を第1段階の温度よシ高くして蒸着膜中
の銅濃度をコントロールすることを特徴とする光導電性
薄膜の製造方法。 - (2) 前記2段階の蒸発源の温度が1060〜140
0°Cであることを特徴とする特許請求の範囲第1項記
載の光導電性薄膜の製造方法。
