Abstract
PURPOSE:To obtain a high amplification degree at the subject device by constituting the switching device from the first semiconductor means including the first-form transistor and an avalanche diode, the second semiconductor means including the first-form transistor, tand the third semiconductor means including the second form transistor and a resistor. CONSTITUTION:The switching device is constituted by the first semiconductor meas I comprising an NPN-type transistor 1 and an avalanche diode 6 which is a constant-voltage element, the second semiconductor means II comprising an NPN-type transistor 2 and the third semiconductor means III comprising a PNP-type transistor 5 and a resistor 11. The transistor 1 thus formed is connected between main current terminals C and E, and an avalanche diode 6 is provided in parallel thereto. The transistor 5 is connected to the trasistor 1, and the transistor 2 is connected to the transistor 5 and also connected through a resistor 8, a thyristor 7 and a diode 9 to a phototransistor 3. In this manner, a photodiode 4 is opposed to the transistor 3 to cause it to perform a switching operation.
