Abstract
PURPOSE:To obtain a small and cheap sensor having an excellent temperature detecting characteristic by forming an MOS type IC by incorporating an FET element, the thickness of a gate oxide film thereof is made 1,000Angstrom or more in order to increase the sensitivity of temperature detection. CONSTITUTION:A temperature detecting section 4 building in an MOSFET element 5 and a load resistor R is connected to a saw-tooth-wave oscillator 3 oscillating saw- tooth-wave signals eS having a fixed period. In such constitution, the thickness of a gate oxide film of an MOSFET element 5 functioning as a temperature detecting element is made 1,000Angstrom or thicker, and the sensitivity of temperature detection is previously increased. An output voltage wave-form in the case when the output of the element 5 is converted to an L level from an H level is shaped by means of a wave-form shaping circuit 6, and signals eS in the case when the output of the element 5 falls to the L level are added to a sampling circuit 7. The output is changed into a digital temperature detecting value by means of an A/D converter 8, supplied to a temperature converting circuit 10 and put out as BCD output or binary output. Thus, the element 5, a temperature coefficient thereof exceeds 10mV/ deg.C, is used, and a sensor having high sensitivity is obtained.
