Abstract
PURPOSE: To prevent reaction of etching solution and electrode film at the time of after-etching and make bonding firmer by evenly providing soft brazes over the entire surface of electrode films for ohmic contact and mounting a lead and a heat sink respectively thereon.
CONSTITUTION: Metal films 15 and 13 of a multilayer structure composed of Cr of good ohmic contact with Si, Ni of good bondability to solder material and Ag of good conductivity are evaporated respectively on the N+ type layer and P+ type layer of an N type Si substrate 14 formed with a PN junction consisting of N+NP+. Next, a Pb base solder layer 26' of about 300°C in melting point is formed on the layer 15 and a solder layer 22' on the film 13 respectively. An electrode lead 17 is mounted onto the layer 26' by way of a solder layer 16 of the same material and similarly a heat sink 11 is secured to the layer 22' by way of a solder layer 12. Thereafter, the defects having been produced through handling, etc. are removed by performing after-etching by the use of a solution such as of NaOH, KOH or other.
