Description
【発明の詳細な説明】 〔発明の属する分野〕 本発明は半導体装置の保護膜にかかわり、特にα線、γ
線等の放射線による半導体装置の誤動作、特性変化等を
防止することができる保護膜に関するものである。

従来、半導体装置は、外部からのナトリウム等の不純物
により汚染を防止し、その特性を安定に保つため、これ
をシリコン酸化膜(SiO2)、リン・シリケートガラス
(PSG)、シリコン窒化膜(SiN)等の絶縁膜で被覆する
のが一般的であった。一方最近は、半導体内部の構成が
大集積化し、かつ微細化してきたため、半導体構成材料
中にわずかに含まれる同位元素からの放射線(特にα
線)あるいは外部からの放射線等の影響を受けやすくな
ってきた。しかし、上記した従来の絶縁膜は、放射線に
対する遮へい効果をほとんどもたないため、半導体装置
が誤動作したり、電気的特性が変化したりする欠点があ
った。
により汚染を防止し、その特性を安定に保つため、これ
をシリコン酸化膜(SiO2)、リン・シリケートガラス
(PSG)、シリコン窒化膜(SiN)等の絶縁膜で被覆する
のが一般的であった。一方最近は、半導体内部の構成が
大集積化し、かつ微細化してきたため、半導体構成材料
中にわずかに含まれる同位元素からの放射線(特にα
線)あるいは外部からの放射線等の影響を受けやすくな
ってきた。しかし、上記した従来の絶縁膜は、放射線に
対する遮へい効果をほとんどもたないため、半導体装置
が誤動作したり、電気的特性が変化したりする欠点があ
った。
本発明の目的は、上記した従来技術の欠点を除去し、放
射線を有効的に遮へいすることができる半導体装置の保
護膜を提供することにある。

〔発明の構成および作用〕 本発明は、上記目的を達成するため、半導体装置の表面
または側面を被覆する保護膜が、Pb、Au、Hf、Ir、Mo、
Os、Pd、Pt、Re、Ta、Th、Tl、W、Uのうちの少なくと
も1種類の元素を原子濃比で0.5%以上60%以下の濃度
を有するSiO2,SiN、または有機物からなることを特徴と
するものである。

一般に、放射線を遮蔽するには、放射線の吸収係数の大
きな物質であることが必要である。さらに、放射線吸収
係数は物質の密度に比例し、密度の大きい物質ほど放射
線吸収係数が大きく、放射線を遮蔽する効果が大きい性
質がある。

本発明は、このような知見に基づいてなされたものであ
り、上記元素を含んだ密度の大きいSiO2,SiN、あるいは
有機物からなる保護膜を形成することにより放射線を遮
蔽する効果をもたせたものである。

上述の密度と放射線吸収係数との関係から、これらの元
素の含有量が可能な香ぎり大きいほうが放射線阻止効果
が大きくなる。しかし、上記元素の原子濃度比が60%を
越えると、半導体装置の保護膜として必要な微細なパタ
ーンの加工性と電気的絶縁性の特性が損なわれ、本発明
の目的が達成できなくなる。
素の含有量が可能な香ぎり大きいほうが放射線阻止効果
が大きくなる。しかし、上記元素の原子濃度比が60%を
越えると、半導体装置の保護膜として必要な微細なパタ
ーンの加工性と電気的絶縁性の特性が損なわれ、本発明
の目的が達成できなくなる。
以下、本発明の一実施例を第1図によって説明する。第
1図は該実施例の断面を示したもので、1は半導体装
置、2は従来から使用されてきている例えばSiO2からな
る保護膜、3は半導体装置1の電気信号を取り出す例え
ば金(Au)からなる金属細線である。また、4は本発明
による保護膜であり、例えば鉛(Pb)を多量に含むSiO2
(いわゆる鉛ガラス)の膜である。
1図は該実施例の断面を示したもので、1は半導体装
置、2は従来から使用されてきている例えばSiO2からな
る保護膜、3は半導体装置1の電気信号を取り出す例え
ば金(Au)からなる金属細線である。また、4は本発明
による保護膜であり、例えば鉛(Pb)を多量に含むSiO2
(いわゆる鉛ガラス)の膜である。
従来の不純物に対する保護膜を用いられたSiO2あるいは
SiNの密度は2〜3g/cm3である。これに対し、鉛ガラス
では、密度が6.5g/cm3以上のものも容易に形成すること
が可能であり、これらは大きな遮へい効果を有してい
る。例えば、1MeVのγ線に対する線吸収係数は、密度6.
4g/cm3の鉛ガラスでは0.439cm-1であるが、これに対
し、金属のアルミニウム(Al)の場合は0.166cm-1であ
り、アルミニウムに対しても鉛ガラスは2.5倍以上の遮
へい効果を有している。
SiNの密度は2〜3g/cm3である。これに対し、鉛ガラス
では、密度が6.5g/cm3以上のものも容易に形成すること
が可能であり、これらは大きな遮へい効果を有してい
る。例えば、1MeVのγ線に対する線吸収係数は、密度6.
4g/cm3の鉛ガラスでは0.439cm-1であるが、これに対
し、金属のアルミニウム(Al)の場合は0.166cm-1であ
り、アルミニウムに対しても鉛ガラスは2.5倍以上の遮
へい効果を有している。
従って、第1図に示すように、鉛ガラスを保護膜として
用いることにより、α線、γ線等の放射線は効果的に遮
へいされ、半導体装置の誤動作や特性変化を防止するこ
とが可能となる。

また、本発明による保護膜は、電気的に絶縁物であり、
かつ1μm以上に厚く形成することが容易であるから、
従来の保護膜、すなわち外部からの不純物による汚染防
止の意味での保護膜としての効果も有している。

なお、本発明による保護膜を形成するには、例えば上記
鉛ガラスの場合、それぞれ鉛(Pb)とSiO2からなる2つ
のターゲットから同時にスパッタする公知の技術を適用
すればよく、半導体装置のウエハ状態で、容易に、かつ
大量に形成できるものである。また、第1図に示す金属
細線3の接続個所は、通常のホトリソグラフィの技術に
より容易に形成できる。

のターゲットから同時にスパッタする公知の技術を適用
すればよく、半導体装置のウエハ状態で、容易に、かつ
大量に形成できるものである。また、第1図に示す金属
細線3の接続個所は、通常のホトリソグラフィの技術に
より容易に形成できる。
上記実施例では、保護膜が鉛ガラス、すなわち鉛(Pb)
を含むガラスの場合について説明したが、混入する元素
が鉛以外の他の元素の場合、およびこれらの元素を混入
する物質がガラスでなく有機物である場合にも、同様な
効果が得られることは明らかである。

以上説明したように、本発明による保護膜を形成するこ
とにより、α線、γ線等の放射線が効果的に遮へいされ
るので、放射線による半導体装置の誤動作、特性変化を
防止することが可能となり、半導体装置の信頼性を高め
ることができる。

Claims (1)
- 【請求項1】半導体装置の表面または側面を被覆する保
護膜であって、外保護膜が、Pb,Au,Hf,Ir,Mo,Os,Pd,Pt,
Re,Ta,Th,Tl,W,Uのうちの少なくとも1種類の元素を原
子濃比で0.5%以上60%以下の濃度を有するシリコン酸
化物、シリコン窒化物または有機物からなることを特徴
とする半導体装置の保護膜。
