、１６……気体流量制御器、１９……薬液蒸気流
路、２０……バイパス排気路。

Claims (1)

  1. 【実用新案登録請求の範囲】 薬液を気化させて、薬液の蒸気をキヤリアガス
    とともに気相処理室へ供給し、 気相処理室内に収容した被処理基板に薬液の蒸
    気を接触させることにより、 被処理基板に所要の気相表面処理を施す気相表
    面処理装置用の薬液蒸気供給装置であつて、 薬液を供給する薬液供給手段と、 前記薬液供給手段から供給された薬液を加熱し
    て気化する気化器と、 前記薬液供給手段から気化器へ至る薬液流路に
    設置され、薬液の流量を制御する液体流量制御手
    段と、 薬液蒸気に加えるキヤリアガスの流量を制御す
    る気体流量流制御手段と、 気化器から気相処理室に至る薬液蒸気の流路か
    ら分岐し、気化器で生成された非安定状態の薬液
    蒸気を排出するバイパス排気路と、 を備えたことを特徴とする気相表面処理装置用の
    薬液蒸気供給装置。
