Claims (1)

  1. 【実用新案登録請求の範囲】 (1) ケーシングの底板を貫通してケーシング内
    に臨むスピンナー装置と、このスピンナー装置の
    チヤツクに吸着された基板と平行に基板上方位置
    と待機位置との間を進退動するノズルユニツトを
    備え、このノズルユニツトの先端には進退方向と
    直交する方向に離間する複数のノズルチツプを取
    り付けていることを特徴とするスプレー装置。 (2) 前記ノズルユニツトの中央寄りの位置に設
    けられるノズルチツプの噴角を小さく、外側寄り
    の位置に設けられるノズルチツプの噴角を大きく
    したことを特徴とする請求項(1)に記載のスプレ
    ー装置。 (3) 前記ノズルチツプは現像液噴出ノズルチツ
    プとリンス液噴出ノズルチツプとが対となつて複
    数対設けられていることを特徴とする請求項(1)
    又は(2)に記載のスプレー装置。
