Claims (1)
- 半導体ウエーハを吸着保持する回転チヤツクと
、回転チヤツクを囲む回収槽と、回収槽から排気
ダクトにつながる配管と、回収槽上に配設され、
回収槽内の風速を測定できるセンサと、センサの
測定結果により排気ダクトの断面積を可変できる
遮蔽板とを含んで構成したことを特徴とする半導
体製造装置。
