を示し、かつ入射光の動作波長に対し縮小された許容範
囲を呈する。

、収容れる。第1図および第3図に示した素子について
は、単一の量子井戸(第1図)および個々の量子井戸(
第3図)によって、ひずみは完全に収容される。
子不整合は、一般に、量子井戸層におけるある要素の分
子率を変化させることによる周知の技法によって、得る
ことができる。例えば、第1図に示した素子は、量子井
戸層には、1nxGa1−xAsを含み、その他の層に
は、GaAsを含む。従って、InAsの分子率Xを変
えることにより、量子井戸とGaAs基板との間の格子
不整合を変化させることが可能である。

のGaAsである。量子井戸の層13は、分子率x−0
,1で約100オングストローム(以下、単にAと記す
)の厚さに成長した実質的にドーピングしていない(真
性の)■nxGal−xASである。量子井戸の層の厚
さは、不整合転位からの結晶の損傷を避けるために、臨
界の厚さより薄く決められる。ここに掲げた例における
臨界の厚さは、0.2以下の分子率に対して、200A
と30OAとの間である。

る格子不整合により、2軸性の圧縮応力が生じるが、こ
の大きさは、前記の量子井戸領域内部の電子と正孔をそ
の構造に与えられた電界の方向に対し反対方向に分極さ
せる<111〉方向に沿った軸方向のひずみを発生させ
るに十分な大きさである。本発明の原理を他の材料系、
即ち、異なる初期成長平面へと拡張するためには、量子
井戸層における格子不整合が、2軸性のひずみを起こし
、それによって、前記の量子井戸領域内部の電子と正孔
をその構造に与えられた電界の方向に対し反対方向に分
極させる<hh 1 >方向に沿った軸方向のひずみを
発生させるに、十分な大きさでなければならない。ここ
で、hおよび1は、1以上の整数である。
ドを成長させる場合には、量子井戸層の格子不整合によ
って誘導されるひずみは、張力となる。
したが、当業者にとって、本発明の原理が(111)A
基板上で成長する素子にも同様に適用できることは明か
である。(111)B基板を用いて経験された分極効果
は、(111)Aを用いた場合に見られる効果とは逆に
なる。

されるのが、バンドエツジでの光電流分光によって観察
される。つまり、電子吸収のピークが、より短い波長へ

己電気光学効果素子および光双安定性に関する基礎を幾
つか概観する。自己電気光学効果素子(SEED)とし
て知られる種類の光学的に双安定なスイッチング素子が
、開発された。米国特許節4.548.244号参照。

達成する。印加された電界条件の下では、吸収エツジか
低い方の光子エネルギーに向かって変位するので、この
素子は、可視光スペクトラムにおける赤色光の低い方の
光子エネルギーのために、「赤方偏移」素子と称する。
十分な量の吸収を起こさせる。一般に、素子の低吸収状
態と高吸収状態との間の対比は、変調などのために役立
つ素子の実現を許すに十分である。

突入すると、光電流がどんどん発生し、代わりに、負荷
の両端の電圧降下が増加することによってダイオード間
の電圧が減少する。電圧を下げることにより、励起共振
ピークがゼロ印加電界の波長の方に変位して戻るように
、吸収を増加させることが可能となる。吸収が増加する
と、光電流がさらに増加し、これによって、適切な再生
的な帰還条件の下では、素子のスイッチングが起こる。
EED素子が、開発され、発表されている。これらの素
子は、スイッチング・エネルギーを減少させるために通
常使用される共振光空洞がないにもかかわらず、高速か
つ低スイッチング・エネルギーで室温動作を示した。さ
らに、このような素子は、対称な量子井戸を使用する量
子井戸領域によって特徴付けられていた。対称な量子井
戸は、入射光の吸収が増加すると双安定素子の動作に必
要なスイッチングが起こるように、印加された電界条件
の下で所望のバンド・エツジ吸収シフト(赤方偏移)を
生じることが知られている。

電子回路101によってバイアスされる。第1図に示し

素子110に直列に接続されたバイアス電源102から
の逆バイアス電圧Voを備えている。

たは直列に組み合わせて多数含めることもできる。電子
回路101の実現方法は、米国特許第4.546.24
4号に全体的に示されている。

らの光の強度を増加させると半導体素子により吸収係数
が増大する、というものである。

ルギーの光吸収を増やすことが可能となり、結果的に、
光吸収係数が増大することになる。尚、注意を要するの
は、光吸収係数に論及すれば、それは、代わりとして屈
折率にも言及したことにもなる、と言うことである。な
ぜなら、吸収スペクトルの変化は、クラマースークロー
ニッヒの関係式に記述されているように、屈折率にも変
化をもたらすからである。
ついては、半導体素子110は、すぐ上で述べた従来の
素子とは異なる機構で動作する。

称な量子井戸領域を備えていたが、本発明の半導体素子
110は、量子井戸領域におけるエキシトニック・ピー
クには全く依存せずに、電界変化と共に吸収の変化を生
じる。本発明の半導体素子110において望まれるのは
、入力光ビーム104が、ゼロの印加電界において量子
井戸領域の禁止帯エネルギーに近い波長を有するという
ことだけである。

6および117によって接触されている。一般的に、半
導体素子11o1そしてさらに重要な量子井戸領域に関
する光ビームの出入のために明瞭な光路を与えるために
、電気接触パッドは、標準的な環状の接点である。半導
体素子110は、p−1−n構造を備えていて、スペー
サ領域113.115および量子井戸領域114は、真
性であり、即ちドーピングされておらず、接触領域11
1は、p型材料であり、接触領域112は、n型材料で
ある。量子井戸領域114は、幅の広い禁止帯の格子整
合半導体材料の障壁層によって両側で境を接した格子不
整合半導体材料の狭い禁止帯の1つ以上の量子井戸層を
備えていると考えられる。
ファ層へと、つまり層113から115へと量子井戸領
域を横切る場合、所定の電子的特性において非対称性を
呈する必要がある。その非対称な特性が、印加電界の増
加に応じて「前方偏移」を与える原因となるものである
。この非対称な特性の取り入れ方は、各量子井戸の内部
に閉じ込められている電子と正孔が、その半導体素子1
10に印加される電界によって任意に実現される方向と
は反対方向に量子井戸領域において互いに相対的に分極
されるようにするのが、好ましい。
pinダイオードのp型の側の方に引き寄せられて、正
孔の波動関数の方が、電子の波動関数よりダイオードの
n型の側の方に広がることが好ましい。
金属有機化学堆積のような蒸気相エピタキシーを含む標
準的なエピタキシャル処理技術によって作ることができ
る。
うに約100OA以上の厚さのGaAs基板にケイ素を
ドーピングしながら、接触領域112において開始され
る。接触領域112は、<111>Bのドーピングされ
ていないGaAs基板上で成長する。実際には、表面の
核生成を向上させるためにミスカットが[100コのよ
うな特定の軸に向かって数度乃至10分の数度というよ
うな微斜面を露出するようにミスカットした基板を用い
るのが望ましい。領域112の上には、8 10 原子/cm3の濃度でn 伝導性を呈するように
同様にケイ素でドーピングしたGaAsの、接触層への
バッファ層を成長させる。バッファ層の上にエピタキシ
ー的に付着させるのは、GaASのスペーサ層であり、
この層は、真性であり、即ち名目的にはドーピングされ
ておらず、約70OAの厚さである。名目的にドーピン
グされていないひずみ層の量子井戸領域は、約7OAの
厚さと約061の分子率を有する1つ以上の格子不整合
InxGa1−xAs層を含む。I nGaAs層は、
約15OAの厚さを有するGaAsのドーピングされて
いない層と交互になっている。非対称な量子井戸を1周
期以上加えることにより、吸収係数の増大が可能となる
。第3図に示した例については、そのバンド図を第4図
に示したが、約10周期の量子井戸を使用している。ド
ーピングされていない、即ち真性のGaAsのスペーサ
層を、量子井戸領域114の上に約70OAの厚さまで
成長させる。スペーサ領域113の上には、2X8 10 原子/cm3の濃度を有しp+伝導性を呈するよ
うにベリリウムで約200OAの厚さにドーピングした
にaAs接触層を有するように、接触領域111を成長
させる。
伝導帯40および価電子帯42の概要を第4図に示した
。フェルミ準位エネルギーを、E、の表示を有する波線
で表した。伝導帯および価電子帯のエネルギーは、それ
ぞれE 、E とV して示した。量子井戸領域114において、非対称な特
性は、薄い真性のひずみ層と無ひずみ層が交互にある部
分として示される。ひずみ層は、量子井戸114−1.
114−3および114−nで示される。無ひずみ層は
、障壁114−2.114−4、および真性のバッファ
113および115として示される。
半導体素子110について説明すると、ひずみ層の量子
井戸構造の狭い方の禁止帯部分において、さらに強く束
縛される状態に向かう最低エネルギー準位の波動関数の
変位が存在する。重い正札の方が、その大きい質量と小
さい束縛エネルギーとの結果として摂動しやすいために
、電子より変位するので、正孔と電子に対しては、変位
量が異なるだけである。このゼロ印加電界における変位
の結果として、正孔と電子の実質的に平均的な分離、即
ち換言すれば、電子と正孔の各対の実質的な分極が存在
する。これは、対称な量子井戸構造を予め静電界でバイ
アスすることによって生じる電界効果に似ている。接触
バッド116および117を介して電子回路101から
電界を印加した場合、結果としての量子閉じ込めシュタ
ルク効果が、最低の電子−正孔遷移の「前方偏移」(高
いエネルギーhν/2πへのシフト)として始まるよう
に、電子と正孔の分離は、縮小する。
呈する「赤方偏移」とは正反対のものである。さらに、
「前方偏移」素子により、従来の技術において対称な量
子井戸によって必要とされたようなエキシトニック・ピ
ークに関わりなく、電界の増大にともない吸収係数を減
少させることが可能となる。素子の動作は、ゼロ印加電
界における量子井戸領域114に対する禁止帯エネルギ
ー付近の領域にあるのが好ましいと思われる。特に、入
力光ビーム104は、最大の「前方偏移」の状態におけ
るバンド・エツジ吸収ピークより僅かに低い平均光子エ
ネルギーを有することが、好ましい。そうであれば、半
導体素子110は、高電圧を使用し、吸収が最も低い(
吸収バンド・エツジの最大「前方偏移」に対応する)1
つの状態がら、低電圧を使用し、吸収が高い第2の状態
へと、シフトされることになる。
、本発明のひ対称な量子井戸素子に対してはそれほど重
要ではないと述べてきたが、印加電界に伴う吸収バンド
・エツジの拡大を避けるために、励起子(エキシトン)
場のイオン化の抑制を考慮することが重要である。前記
のような拡大は、素子の性能の劣化をもたらすことにな
る。また、バッファ層の寸法は、ひずみ量子井戸層のエ
ツジ付近におけるバンド・ベンディング効果を避けるの
に十分な厚さが必要である。
考え出すことができる。例えば、本発明は、抵抗器をp
inダイオードに統合した素子にも拡張可能であること
が分かる。また、複合的なp−n−p−1−n構造も考
えられる。この構造では、p−nダイオードが、フォト
ダイオードを形成し、p−1−n構造が、非対称の量子
井戸領域を含む統合された変調器である。さらに、対称
5EEDおよび非対称5EEDのようなあらゆる形態の
自己電気光学効果素子に対して、非対称な量子井戸領域
の使用を考えられることが分かる。

aAs/AlGaAs5AIGaAs/InGaAs、
GaAs/AlAs、 InGaAs/ I nA
IAs、GaAs/ I nAs。
AlAlSb、およびInGaAsP/InPなどの他
の■−V族系の半導体から、他の材料の組み合わせを選
択することも可能である。最後に、II−Vl族、II
−Vl族/■族、およびm−v族/■族の半導体化合物
への素子構造の拡張も考えられる。
たが、当業者であれば、ひずみ層の厚さを十分越える厚
さがあれば如何なる層に関しても、格子定数の整合また
は不整合をさらに一般的に定義可能であることが分かる
。

Claims (7)
- (1)光に応じて光電流を発生する手段と、半導体量子
井戸領域を有する構造と、 屈折率を前記光電流の変化に応じて変化させるために、
前記光電流に応じて前記半導体量子井戸領域の吸収係数
を電気的に制御する手段とを備え、前記半導体量子井戸
領域が、第1の層、第2の層、および前記第1の層と前
記第2の層との間にあってそれらの層に接した小領域を
備え、前記第1および前記第2の層が、広い禁止帯の格
子整合した半導体材料からなり、前記小領域が、少なく
とも1つの十分に狭い禁止帯の半導体材料の層を備え、
ここで、hおよびlを1以上の整数であるとした場合、
前記量子井戸領域内部の電子と正孔とを前記構造に印加
された電界方向に対して反対方向に分局させるために〈
hhl〉方向に沿った軸方向にひずみを起こさせるため
に前記小領域が格子不整合である ことを特徴とする光学素子。 - (2)半導体基板上に成長させた半導体素子において、
この素子が、n型伝導領域、量子井戸領域、およびp型
伝導領域を備え、 前記量子井戸領域が、第1の層、第2の層、および前記
第1の層と前記第2の層との間にあってそれらの層に接
した小領域を備え、前記第1および前記第2の層が、前
記基板に対してほぼ格子整合したほぼ真性半導体材料か
らなり、前記小領域が、前記第1および前記第2の層に
おける対応する禁止帯より狭い禁止帯を有する少なくと
も1つのほぼ真性半導体材料の層からなり、ここで、h
およびlを1以上の整数であるとした場合、前記構造に
印加された電界方向に対して反対方向に電界を発生させ
るために〈hhl〉方向に沿った軸方向にひずみを起こ
させるために前記小領域が前記基板に対して格子不整合
である ことを特徴とする半導体素子。 - (3)前記n型領域、前記p型領域、および前記量子井
戸領域が、閃亜鉛鉱形半導体材料からなる ことを特徴とする請求項2記載の半導体素子。 - (4)前記閃亜鉛鉱形材料が、III−V族の半導体化合
物からなるグループから選択される ことを特徴とする請求項3記載の半導体素子。 - (5)半導体基板上に成長させた半導体素子において、
この素子が、n型伝導領域、量子井戸領域、およびp型
伝導領域を備え、 前記量子井戸領域が、第1の層、第2の層、および前記
第1の層と前記第2の層との間にあってそれらの層に接
した小領域を備え、前記第1および前記第2の層が、前
記基板に対してほぼ格子整合したほぼ真性半導体材料か
らなり、前記小領域が、前記第1および前記第2の層に
おける対応する禁止帯より狭い禁止帯を有するほぼ真性
半導体材料からなる複数のひずみ層からなり、前記基板
にほぼ格子整合したほぼ真性半導体材料からなり、前記
ひずみ層における対応する禁止帯より広い禁止帯を有す
る複数の対応する無ひずみ層によって前記ひずみ層が、
互いに分離されていて、ここで、hおよびlを1以上の
整数であるとした場合、前記構造に印加された電界方向
に対して反対方向に電界を発生させるために〈hhl〉
方向に沿った軸方向にひずみを起こさせるために前記小
領域が前記基板に対して格子不整合である ことを特徴とする半導体素子。 - (6)前記n型領域、前記p型領域、および前記量子井
戸領域が、閃亜鉛鉱形半導体材料からなる ことを特徴とする請求項5記載の半導体素子。 - (7)前記閃亜鉛鉱形材料が、III−V族の半導体化合
物からなるグループから選択される ことを特徴とする請求項6記載の半導体素子。
