Claims (1)
- 【実用新案登録請求の範囲】 １ マイクロ波を用いてプラズマを発生させるプ
ラズマ発生室と試料のアツシングを行う処理室お
よびプラズマ発生室と処理室を分離する部材を有
する真空容器と、該真空容器に処理ガスを供給す
るガス供給手段と、前記真空容器内を所定圧力に
減圧排気する排気手段と、前記真空容器内に導入
された処理ガスをプラズマ化する手段とから成り
、該処理ガスが酸素ガスと弗素化合物ガスの混合
ガスであるアツシング装置において、前記プラズ
マ発生室へマイクロ波を伝送するために設けてい
る絶縁物の材料として表面に弗素原子に対して不
活性な材料をコーテイングした石英を用いたこと
を特徴とするアツシング装置。 ２ 前記石英表面にコーテイングする材料が、ア
ルミナ（Ａ２Ｏ３）、窒化アルミニウム（Ａ
Ｎ）の何れかである第１請求項に記載のアツシン
グ装置。
