Claims (1)
- 【実用新案登録請求の範囲】 洗浄水を外方へ噴射するノズルと、 上記ノズルの外方に設けられたウエハを収納す
るウエハ収納部と、 上記ウエハ収納部を上記ノズル設置位置を中心
に回転させる回転駆動手段と を有し、 上記ノズルから洗浄水を噴射した状態で上記ウ
エハ収納部を回転させてウエハを洗浄し、洗浄水
を停止した状態で上記ウエハ収納部を回転させて
ウエハを乾燥させるウエハ洗浄乾燥装置において
、 上記ウエハ収納部の周囲を覆うように、壁面に
複数の小孔を有する円筒体を備え、 上記小孔を、円筒体内面の開口径を大径とした
断面テーパ形状に形成したことを特徴とするウエ
ハ洗浄乾燥装置。
