図4から6を参照すると、FeNフィルムは、それぞれ(エネルギー分散X線分光分析)EDXS及び、プロファイル測定によって測定され、Fe74N26の組成、ガラス基板上で60ナノメートル(nm)の厚さを有していた。この図において、省略記号Glはガラスを指す。60nmのフィルム厚さを有するFeNフィルムは、原子間力顕微鏡(AFM)によって11nmの微細粒径を示した。FeNフィルムは、磁気ヒステリシスループにおいて表される、フィルム面内の磁気異方性を示した。FeNフィルムは、0.5ギガヘルツ(GHz)において510の透磁率(μ’)及び0.3の磁気損失正接(tanδ)を有し、1.71GHzの共振周波数を保持していた。FeNフィルムは、0.87×1012のスニーク積(Snoek‘s product)を有していた。ガラス基板上の60nmの厚さのFeNフィルムの磁気特性は表1にまとめられる。図5及び13において、磁化容易方向(実線)または磁化困難方向(破線)は、それぞれ自発磁化のエネルギー的に有利な方向、不利な方向を示している。
図7及び8を参照すると、ガラス基板上のFeNBフィルムは、EDXS及びプロファイル測定でそれぞれ測定され、Fe66N18B16の組成、50nmの厚さ及び6.7nmの平均粒径を有していた。ガラス上のFeNBフィルムは、1GHzで864の透磁率及び、1.26×1012のスニーク積をそれぞれ示した。Fe66N18B16フィルムの磁気測定結果は、表2にまとめられる。
Fe66N18B16フィルムがガラス基板上に成膜され、次いで50nmの一定の厚さでFe74N26が成膜された。Fe66N18B16フィルムの厚さは10から35nmの範囲であり、成膜時間とともに変化した。図10は、nmで図に示されるように、Fe66N18B16フィルムの厚さの変化に対するμ’(実線)及びμ”(破線)を示している。

図11を参照して、FeNBフィルムは、EDXSで測定された、Fe72N18B10の組成を有し、FeNはFe74N26の組成を有していた。図11は、図にnmで示されるFe66N18B10フィルムの厚さの変化に対するμ’(実線)及びμ”(破線)を示す。2層フィルム構造は、FeNBシード層の厚さが15nmから25nmまで増加するにつれて、透磁率が1207から1741まで増加することを示した。FeN/FeNBフィルムのスニーク積は、FeNBシード層の厚さが15nmから25nmまで増加するにつれて60%増加した。Fe74N26/Fe72N18B102層フィルムについての磁気スペクトル測定結果は、表4にまとめられる。
図12を参照して、FeN/FeNB/ガラスフィルムの有効抵抗率は、FeNBシード層の厚さに影響を受けた。抵抗率は、FeNBの厚さの増加とともに増加した。0.5GHzにおける透磁率は、460から490μΩmの抵抗率の範囲で増加した。

図23を参照して、非磁性TaNシード層の厚さは10nmから25nmまで変化した。図23は、図にnmで示されるTaNフィルムの厚さの変化に対するμ’(実線)及びμ”(破線)を示す。TaNシード層の厚さが約20nmのときの増加した透磁率及びスニーク積は0.5GHzで937及び1.76であった。FeN(50nm)/TaN(20nm)/ガラス構造の透磁率は、FeNB(50nm)/FeTaN(20nm)/ガラス構造のそれ(すなわち、1386)より約32%低かった。FeN(50nm)/TaN(20nm)/ガラス構造の透磁率は、FeN(50nm)/TaN(20nm)/ガラス構造のそれより約24%高かった(すなわち、716)。磁性シード層は、非磁性シード層よりも高い透磁率を示した。Fe72N18B10/Ta88N122層フィルムの磁気スペクトル測定結果は、表13にまとめられる。最後の2行は、参照サンプルの詳細を含む。
図24を参照して、磁性最上層であるFeTaN層の厚さは50nmに固定された。図24は、図にnmで示されるTaNフィルムの厚さの変化に対するμ’(実線)及びμ”(破線)を示す。非磁性TaN層の厚さは10nmから25nmまで変化した。TaN層の厚さが約20nmのときの増加した透磁率及びスニーク積は0.5GHzで832及び1.63であった。FeTaN(50nm)/TaN(20nm)/ガラス構造の透磁率は、FeTaN(50nm)/FeNB(20nm)/ガラス構造のそれ(すなわち、1386)よりも約38%低かった。FeTaN(50nm)/TaN(20nm)/ガラス構造の透磁率は、FeN(50nm)/TaN(20nm)/ガラス構造のそれ(すなわち、716)よりも約14%高かった。Fe83Ta6N11/Ta88N122層フィルムの磁気スペクトル測定結果は、表14にまとめられる。最後の行は、参照サンプルの詳細を含む。最後の2行は、参照サンプルの詳細を含む。

図25を参照して、単層フィルム、2層フィルム及び3層構造について、FeN系フィルムの0.5GHzにおける透磁率ダイアグラムが提供される。約1800の増加した透磁率が、20~25nmFeNBシード層を有する2層フィルムで観察された。
図27を参照して、単層フィルム、2層フィルム及び3層フィルムについてFeTaN系フィルムの透磁率ダイアグラムが提供される。20~25nmのFeNBシード層を有する2層フィルムにおいて、約1300の増加した透磁率が観察された。

1GHz以上、または2GHz以上、好適には5GHz、または1から8GHzのカットオフ周波数と、を有する、
多層磁気フィルム。
第2の磁気層が10から400ナノメートルの厚さを有する、態様1または2に記載の多層磁気フィルム。
前記追加的な第1の磁気層の上に配置されたFe(50-90)N(10-50)またはFe(60-90)N(1-10)Ta(5-30)を含む追加的な第2の磁気層と、をさらに含む、態様1から3のいずれか一項に記載の多層磁気フィルム。
前記基板の一側に前記第1の磁気層を成膜する段階と、

Claims (13)
- 多層磁気フィルムであって、
基板と、
前記基板上に配置された第1の磁気層であって、前記第1の磁気層がFe(50-80)N(10-20)B(1-20)M(0-10)を含み、MがSi、Ta、Zr、Ti、Coまたはそれらの組み合わせである、第1の磁気層と、
前記第1の磁気層の上に配置された第2の磁気層であって、前記第2の磁気層がFe(50-90)N(10-50)またはFe(60-90)N(1-10)Ta(5-30)を含む、第2の磁気層と、を含み、
前記多層磁気フィルムが、50MHzから10GHzの周波数範囲にわたって、
前記周波数範囲のうち選択された周波数帯域にわたって1800以上の透磁率と、
前記周波数範囲のうち選択された周波数帯域にわたって0.3以下の磁気損失正接と、
1GHz以上のカットオフ周波数と、を有する、
多層磁気フィルム。 - 前記第2の磁気層が、Fe(60-90)N(1-10)Ta(5-30)を含む、請求項1に記載の多層磁気フィルム。
- 前記第1の磁気層が10から100ナノメートルの厚さを有し、
第2の磁気層が10から400ナノメートルの厚さを有する、請求項1または2に記載の多層磁気フィルム。 - 前記第2の磁気層の上に配置された、Fe(50-80)N(10-20)B(1-20)を含む追加的な第1の層と、
前記追加的な第1の磁気層の上に配置されたFe(50-90)N(10-50)またはFe(60-90)N(1-10)Ta(5-30)を含む追加的な第2の磁気層と、をさらに含む、請求項1から3のいずれか一項に記載の多層磁気フィルム。 - 請求項1から4のいずれか一項に記載の多層磁気フィルムを含む、物品。
- 前記物品がフィルター、トランス、インダクター、アンテナ、電子集積回路チップまたは電磁遮蔽デバイスである、請求項5に記載の物品。
- 前記物品が電子デバイスの構成要素である、請求項5に記載の物品。
- 前記物品が、携帯電話、デスクトップコンピューター、ラップトップコンピューター、ノートブックコンピューター、無線またはLANネットワーク、電源、増幅器、電圧制御オシレーター、またはシュリンクパワーコンバーターである、請求項7に記載の物品。
- 前記物品が集積電子デバイスである、請求項7に記載の物品。
- 請求項1から4のいずれか一項に記載の多層磁気フィルムを形成する方法であって、
前記基板の一側に前記第1の磁気層を成膜する段階と、
前記第1の磁気層の前記基板とは反対側の一側に前記第2の磁気層を成膜する段階と、を含む、方法。 - 前記成膜が、rf/DCスパッタリング、電子ビーム成膜またはそれらの組合せを含む、請求項10に記載の方法。
- 前記第2の磁気層の前記第1の磁気層とは反対側の一側に追加的な第1の層を成膜する段階及び、前記追加的な第1の層の前記第2の磁気層とは反対側の一側に追加的な第2の層を成膜する段階をさらに含む、請求項11に記載の方法。
- 前記多層磁気フィルムの前記磁気損失正接、前記多層磁気フィルムの磁気異方性、またはその両方を調整するために各層の厚さを調整する段階を含む、請求項10から12のいずれか一項に記載の方法。
