-350mVから-50mVへゲート電圧を上げていくとソース・ドレイン電流の絶対値が低下していき、-250mVから-50mVの範囲では、照射光点滅によるソース・ドレイン電流の変化も小さくなってきていることが分かる。また、-350mVからー50mVの途中までは、光照射によってソース・ドレイン電流が低下する方向に変化しているが、-50mVの途中から逆方向の変化、すなわち光照射によりソース・ドレイン電流が上昇する方向に変わってきており、さらにゲート電圧を+50mVに上げると、光照射によるソース・ドレイン電流の上昇が大きくなってきている。この現象は、本図より光の照射時のソース・ドレイン電流値と光の照射の停止時のソース・ドレイン電流値を読み取って、ゲート電圧との関係を図示することによって理解できる。
窓部45は空洞部44上に設けられている。窓部45は照射光に対して透明である。すなわち、照射光は窓部45を透過することができる。透明材料としては、アクリル樹脂やガラス、石英が一般的である。一方、部材42の窓部45以外の部分は遮光性の材料で形成されている。
Claims (8)
- 雰囲気中に含まれている標的物質を検出可能なセンサ素子であって、
グラフェンと、
前記グラフェンに接着されたドレイン電極と、
前記グラフェンに接着されたソース電極と、
前記グラフェンに電圧を印加するためのゲート電極と、
前記ゲート電極の表面に設けられた金と白金と銀と塩化銀のいずれかと、
前記グラフェン上に設けられ、光の照射及びその停止によって電荷状態が変化可能な第1の物質と、
前記第1の物質に設けられ、前記標的物質に特異的に結合する第2の物質とを具備し、
前記センサ素子上において前記光の照射及びその停止を繰り返している期間において、前記ソース電極と前記ドレイン電極との間に流れる電流を測定することによって、前記標的物質の検出が可能であるセンサ素子。 - 前記センサ素子上において前記光の照射及びその停止を繰り返している期間において、前記標的物質を含む雰囲気中に前記センサ素子が曝される場合と、前記標的物質を含まない雰囲気中に前記センサ素子が曝される場合とで、前記ソース電極と前記ドレイン電極との間に流れる電流が異なる請求項1に記載のセンサ素子。
- 前記第1の物質は、前記グラフェンとの間で電荷移動を引き起こすことが可能な物質、又は、金属粒子を含む請求項1に記載のセンサ素子。
- 前記標的物質を含む雰囲気中に前記センサ素子が曝された場合と、前記標的物質を含まない雰囲気中に前記センサ素子が曝される場合とのいずれかにおいて、前記光が照射されている第1の期間と前記光が照射されていない第2の期間において、前記ソース電極と前記ドレイン電極との間に流れる電流が異なる請求項1に記載のセンサ素子。
- 前記標的物質を含む前記雰囲気中に前記グラフェンと前記第1の物質が曝される場合における、前記電流の前記光が照射されている期間の値と前記電流の前記光が照射されていない期間の値との差は、前記標的物質を含まない前記雰囲気中に前記グラフェンと前記第1の物質が曝される場合における、前記電流の前記光が照射されている期間の値と前記電流の前記光が照射されていない期間の値との差とは異なる請求項1に記載のセンサ素子。
- 前記ゲート電極と前記グラフェンとの間に設けられた導電層を更に具備する請求項1に記載のセンサ素子。
- 前記ゲート電極と前記グラフェンとの間の抵抗が10MΩから100GΩの間にある請求項1に記載のセンサ素子。
- 雰囲気中に含まれている標的物質を検出可能なセンサ素子であって、
グラフェンと、
前記グラフェンに接着されたドレイン電極と、
前記グラフェンに接着されたソース電極と、
前記グラフェン上に設けられ、光の照射及びその停止によって電荷状態が変化可能な第1の物質と、
前記第1の物質に設けられ、前記標的物質に特異的に結合する第2の物質とを具備し、 前記標的物質は、スルフィド化合物、リモネン、安息香酸メチル、エクゴニン誘導体、メタンフェタミン、アンフェタミン、カリオフィレン及びその誘導体、ヘリオトロピン、並びに、MDP2P(3,4-メチレンジオキシフェニルプロパン-2-オン)のいずれかであり、
前記センサ素子上において前記光の照射及びその停止を繰り返している期間において、前記ソース電極と前記ドレイン電極との間に流れる電流を測定することによって、前記標的物質の検出が可能であるセンサ素子。
