超格子構造体は、超格子増倍領域に半導体の格子整合対を有し、格子整合対は、InP基板に対しても整合されており、格子整合対は、

明確にするため、本発明の発明者は、一例として、In0.52Al0.48AsバリアおよびIn0.79Ga0.21As0.46P0.54ウェルからなる例示的な合金層を検討した。粗い表面形態および低いホトルミネセンスは、InGaAsP-InAlAs超格子の界面におけるAlPの意図しない形成の結果であることがある。ウェル層とバリア層の間に挿入された、ウェル層の54%よりも少ないPを含むInGaAs(P)の格子整合スペーサ層は、Al含有層を、ウェルよりもP含量が低いP含有層と隣り合わせにすることにより、AlP形成を低減させることになる。スペーサの価電子帯オフセットが十分に小さく、スペーサが十分に薄い場合、このスペーサは、価電子帯に対する効果をほとんど持たない。任意の閉じ込められた正孔。InPと格子整合したIn0.53Ga0.47Asスペーサが、AlP形成を防ぐための最良のスペーサであることは明白であるが、価電子帯ウェルの形成に関しては最悪である。
1つの層から次の層へ移る際に変更しなければならない原子分率が多いほど、超格子の成長は難しい。ウェルとバリアの両方が純粋なリン化物、純粋なヒ化物または純粋なアンチモン化物である超格子は、上に挙げた10個のどの超格子よりも容易に成長することになる。
提案のAPDは、その出力が市販の電子増幅器に結合されたときに光電流波形を単一光子感度で捕捉することを可能にする十分な利得を有する低雑音の光電流増幅器として動作することができる。このデバイスは、波長の大きなバンドにわたって単一光子を高い量子効率で検出することにより、室温において究極の検出器感度を達成することになる。
する必要がある選択は、電子開始衝突電離を抑制したいのかまたは正孔開始衝突電離を抑制したいのかの選択である。例えば、伝導帯のみの超格子および/または価電子帯のみの超格子。この選択に影響を与える主な因子は、衝突電離が、ワニエ-シュタルク状態ではなく連続体状態の被抑制キャリアを発生させる可能性である。この可能性を推定するため、本発明の発明者は、バルクInP内の衝突電離の運動学(kinemetics)を検討した。電子開始衝突電離に関して実効質量近似下で、以下の反応に対するエネルギー保存方程式および2次元運動量保存方程式を解いた。

さまざまなシステムが、整合超格子構造体を含む複数の線形モードアバランシェフォトダイオードのアレイを使用することができる。それぞれの線形モードアバランシェフォトダイオードは、1000倍増幅以上の利得を生み出し、一方、増幅による利得に起因して非極低温以上の温度で存在する熱雑音の3倍未満の過剰雑音指数を生み出すように構成されていることによって、光を感知し、電流を出力するように構成されている。この線形モードアバランシェフォトダイオードは、線形モードアバランシェフォトダイオードの第1のキャリアに関しては衝突電離を抑制し、一方、第2のキャリアに関しては、1)衝突電離を増大させること、2)衝突電離を実質的に維持すること、および3)衝突電離をより低い程度で抑制することのうちの少なくとも1つを達成するように整合された超格子構造体を使用することによって、光の中の1又は2以上の光子を検出する。その衝突電離が抑制される第1のキャリアは、i)電子またはii)正孔のどちらかであり、第2のキャリアは電子または正孔である。複数の線形モードアバランシェフォトダイオードに電力を供給するために、電源が使用される。
Claims (20)
- 1000倍増幅以上の利得を生み出し、一方、前記増幅による前記利得に起因して非極低温以上の温度で存在する熱雑音の3倍未満の過剰雑音を生み出すように構成されていることによって、光子を感知し、電流を出力する線形モードアバランシェフォトダイオードであり、前記線形モードアバランシェフォトダイオードの第1のキャリアに関しては衝突電離を抑制し、一方、第2のキャリアに関しては、1)衝突電離を実質的に維持すること、および2)衝突電離をより低い程度で抑制することのうちの少なくとも1つを達成するように整合された超格子構造体を使用することによって、1つまたは複数の光子を検出するための前記線形モードアバランシェフォトダイオードを備え、前記非極低温が、マイナス50℃より高い温度であり、かつその衝突電離が抑制される前記第1のキャリアが、i)電子またはii)正孔のどちらかであり、前記第2のキャリアが電子または正孔である、装置。
- 前記整合超格子構造体を含む前記線形モードアバランシェフォトダイオードが、超格子増倍領域において、i)前記第1のキャリアが正孔であるときには価電子帯に超格子を実装することによって、およびii)前記第1のキャリアが電子であるときには伝導帯に超格子を実装することによって、前記第1のキャリアの前記衝突電離を抑制するように構成された、請求項1に記載の装置。
- 前記整合超格子構造体を形成する、2種類以上の材料の層の周期的構造体が、衝突電離をウェル半導体またはバリア半導体の層だけで持続させることになる電場を有するように、電圧コントローラによって前記整合超格子構造体にバイアスがかけられたときに、そのそれぞれのウェルに少なくとも1つの量子状態を有するように設計された、請求項2に記載の装置。
- i)前記伝導帯のみ、またはii)前記価電子帯のみで増幅が起こるような態様の前記整合超格子構造体を含む前記線形モードアバランシェフォトダイオードが、10,000倍増幅以上の利得を生み出し、一方、前記増幅による前記利得に起因して存在する前記熱雑音の3倍未満の過剰雑音を発生させるように構成されており、
10,000倍増幅の前記利得を有する前記整合超格子構造体を含む前記線形モードアバランシェフォトダイオードが、不感時間を生じる不利益なしで単一光子を検出することができ、したがって、これにより、前記単一光子の前記検出後、実質的に直ちに後続の光子を検出することが可能になる、請求項2に記載の装置。 - 前記超格子構造体を形成するために半導体の格子整合対の中から選択することができる、基板上に成長させた2種類以上の材料の層の周期的構造体を使用することにより、前記整合超格子構造体を含む前記線形モードアバランシェフォトダイオードが、前記整合超格子構造体の増倍領域において前記第1のキャリアの前記衝突電離だけを抑制するように整合されており、それらの格子整合対のバンドオフセットが、i)衝突電離が抑制されるべき、前記第1のキャリアに対応するバンドに少なくとも大部分が含まれ、ii)最高には、衝突電離が抑制されるべき、前記第1のキャリアに対応する前記バンドに完全に含まれるように設定されている、請求項1に記載の装置。
- 前記超格子構造体を形成する前記半導体の格子整合対が、第1の半導体材料と第2の半導体材料の交互層からなる、請求項5に記載の装置。
- 前記超格子構造体が、前記超格子構造体の前記増倍領域に半導体の格子整合対を有し、前記格子整合対が、InP基板に対しても整合されており、前記格子整合対が、
a.前記超格子構造体が価電子帯に設定されており、前記正孔が前記第1のキャリアである、InPの第1の半導体合金およびIn0.53Al0.30Ga0.17Asの第2の半導体合金を含む、前記超格子構造体内の2種類の半導体、
b.前記超格子構造体が価電子帯に設定されており、前記正孔が前記第1のキャリアである、InPの第1の半導体合金およびIn0.19Ga0.81As0.69Sb0.31の第2の半導体合金を含む、前記超格子構造体内の2種類の半導体、

からなるグループから選択された、請求項5に記載の装置。 - 前記整合超格子構造体用の周期的な一組の材料がさらに、印加バイアス下にあるときに、隣り合うウェルの前記量子状態の波動関数の空間的重なりを有するように設計されており、前記空間的重なりが、第1のウェルから第2のウェルへのホッピングによって前記第1のキャリアが前記超格子を横断し、前記印加バイアスによって供給されたエネルギー量であり、衝突電離して、ウェルからウェルへのホップのたびに新たな電子-正孔対を形成するのに必要な運動エネルギーよりも小さい前記エネルギー量を前記第1のキャリアが実質的に失って終わるような空間的重なりである、請求項1に記載の装置。
- 光子を感知し、電流を出力する方法であって、1000倍増幅以上の利得を生み出し、一方、前記増幅による前記利得に起因して非極低温以上の温度で存在する熱雑音の3倍未満の過剰雑音を生み出すことによって光を感知し、電流を出力するように、線形モードアバランシェフォトダイオードを構成することを含み、前記線形モードアバランシェフォトダイオードが、前記線形モードアバランシェフォトダイオードの第1のキャリアに関しては衝突電離を抑制し、一方、第2のキャリアに関しては、1)衝突電離を実質的に維持すること、および2)衝突電離をより低い程度で抑制することのうちの少なくとも1つを達成するように整合された超格子構造体を使用することによって、1つまたは複数の光子を検出するためのものであり、前記非極低温が、マイナス50℃より高い温度であり、かつその衝突電離が抑制される前記第1のキャリアが、i)電子またはii)正孔のどちらかであり、前記第2のキャリアが電子または正孔である、方法。
- 前記整合超格子構造体を含む前記線形モードアバランシェフォトダイオードの超格子増倍領域を、i)前記第1のキャリアが正孔であるときには価電子帯に超格子を実装することによって、およびii)前記第1のキャリアが電子であるときには伝導帯に超格子を実装することによって、前記第1のキャリアの前記衝突電離を抑制するように構成すること
をさらに含む、請求項10に記載の方法。 - 前記整合超格子構造体を形成する、2種類以上の材料の層の周期的構造体を、衝突電離をウェル半導体またはバリア半導体の層だけで持続させることになる電場を有するように前記整合超格子構造体にバイアスがかけられたときに、そのそれぞれのウェルに少なくとも1つの量子状態を有するように構成すること
をさらに含む、請求項11に記載の方法。 - i)前記伝導帯のみ、またはii)前記価電子帯のみで増幅が起こるような態様の前記整合超格子構造体を含む前記線形モードアバランシェフォトダイオードを、10,000倍増幅以上の利得を生み出し、一方、前記増幅による前記利得に起因して室温以上の温度で存在する前記熱雑音の3倍未満の過剰雑音を発生させるように構成すること、および 10,000倍増幅の前記利得を有する前記整合超格子構造体を含む前記線形モードアバランシェフォトダイオードを、不感時間を生じる不利益なしで単一光子を検出することができ、したがって、これにより、前記単一光子の前記検出後、実質的に直ちに後続の光子を検出することを可能にするように構成すること
をさらに含む、請求項11に記載の方法。 - 前記整合超格子構造体を含む前記線形モードアバランシェフォトダイオードを、前記超格子構造体を形成するために半導体の格子整合対の中から選択することができる、基板上に成長させた2種類以上の材料の層の周期的構造体を使用することにより、前記整合超格子構造体の増倍領域において前記第1のキャリアの前記衝突電離だけを抑制するように構成することをさらに含み、それらの格子整合対のバンドオフセットが、i)前記バンドに少なくとも大部分が含まれ、ii)最高には、衝突電離を抑制する前記第1のキャリアに対応する前記バンドに完全に含まれるように設定されており、前記第2のキャリアのバンドが実質的にバンドオフセットを持たない、

前記複数の線形モードアバランシェフォトダイオードに電力を供給する電源と、
を備えるシステム。 - i)LIDARシステム、ii)暗視ゴーグルまたはヘッドセットシステム、iii)光通信システム、iv)分光システム、v)量子鍵配送システム、vi)高降伏電圧トランジスタを使用したシステム、vii)低雑音マイクロ波発生システム、およびviii)生物医学システムからなるグループから選択された、請求項18に記載のシステム。
- 前記複数の線形モードアバランシェフォトダイオードのうちのそれぞれの線形モードアバランシェフォトダイオードが整合超格子構造体を有し、前記整合超格子構造体が、前記超格子構造体を形成するために半導体の格子整合対の中から選択することができる、基板上に成長させた2種類以上の材料の層の周期的構造体を使用することにより、超格子増倍領域において前記第1のキャリアの前記衝突電離だけを抑制するように整合されており、それらの格子整合対のバンドオフセットが、衝突電離を抑制する前記第1のキャリアに対応するバンドに完全に含まれるように設定されている、請求項19に記載のシステム。
