Description
Claims (21)
- 不純物元素の単体である第1固体材料と前記不純物元素を含む化合物である第2固体材料を混合した原料を加熱して、前記第1固体材料および前記第2固体材料から前記不純物元素を含む蒸気を生成するための蒸気生成室と、
前記蒸気を用いて前記不純物元素のイオンを含むプラズマを生成するプラズマ生成室と、を備えることを特徴とするイオン生成装置。 - 前記不純物元素は、金属であることを特徴とする請求項1に記載のイオン生成装置。
- 前記不純物元素は、アルミニウム(Al)、インジウム(In)、アンチモン(Sb)、ガリウム(Ga)、スズ(Sn)、またはマグネシウム(Mg)のいずれかであることを特徴とする請求項2に記載のイオン生成装置。
- 前記第2固体材料は、前記不純物元素を含むハロゲン化合物であることを特徴とする請求項1から3のいずれか一項に記載のイオン生成装置。
- 前記第2固体材料は、前記不純物元素を含むフッ素化合物であることを特徴とする請求項4に記載のイオン生成装置。
- 前記第1固体材料は、顆粒状、粒状、ショット状またはバルク状であり、
前記第2固体材料は、粉末状、顆粒状または粒状であることを特徴とする請求項1から5のいずれか一項に記載のイオン生成装置。 - 前記原料に含まれる前記第1固体材料の重量割合は、5%以上95%以下であり、前記原料に含まれる前記第2固体材料の重量割合は、5%以上95%以下であることを特徴とする請求項1から6のいずれか一項に記載のイオン生成装置。
- 前記蒸気生成室の前記原料と接触する内面がグラファイトで構成されることを特徴とする請求項1から7のいずれか一項に記載のイオン生成装置。
- 前記蒸気生成室内での前記原料の加熱温度は、500℃以上1000℃以下であることを特徴とする請求項1から8のいずれか一項に記載のイオン生成装置。
- 前記不純物元素とは異なる元素の単体または前記不純物元素とは異なる元素を含む化合物であるアシストガスを前記プラズマ生成室に導入するガス導入部をさらに備え、
前記蒸気と前記アシストガスの混合ガスを用いて前記プラズマ生成室内で前記プラズマが生成されることを特徴とする請求項1から9のいずれか一項に記載のイオン生成装置。 - 前記アシストガスは、希ガス、水素化合物ガスまたはハロゲン化合物ガスであることを特徴とする請求項10に記載のイオン生成装置。
- 前記アシストガスは、フッ素化合物ガスであることを特徴とする請求項11に記載のイオン生成装置。
- 前記アシストガスは、三フッ化ホウ素(BF3)ガスであることを特徴とする請求項12に記載のイオン生成装置。
- 前記第1固体材料はアルミニウムであり、前記第2固体材料は三フッ化アルミニウム(AlF3)であることを特徴とする請求項1から13のいずれか一項に記載のイオン生成装置。
- 前記プラズマ生成室内で生成される前記プラズマからビーム電流量が5mA以上のアルミニウムイオンビームが引出可能であることを特徴とする請求項14に記載のイオン生成装置。
- 前記プラズマ生成室内で生成される前記プラズマから前記不純物元素の多価イオンのイオンビームが引出可能であることを特徴とする請求項1から15のいずれか一項に記載のイオン生成装置。

前記イオン生成装置から引き出される前記不純物元素のイオンビームをウェハまで輸送するビームライン装置と、を備えることを特徴とするイオン注入装置。 - 請求項1から17のいずれか一項に記載のイオン生成装置と、
前記イオン生成装置から引き出される前記不純物元素のイオンビームをウェハまで輸送するビームライン装置と、を備え、
前記ビームライン装置は、前記イオン生成装置の下流に設けられる質量分析部を備え、
前記質量分析部は、前記イオン生成装置から引き出された前記不純物元素のイオンを含むイオンビームに磁場を印加する質量分析磁石と、前記質量分析磁石の下流に配置される質量分析スリットとを含み、前記不純物元素のイオンが前記質量分析スリットを選択的に通過するように前記磁場を調整し、前記ウェハまで輸送される前記不純物元素のイオンビームを生成することを特徴とするイオン注入装置。 - 前記質量分析部は、前記イオン生成装置から引き出された前記不純物元素のイオンを含む種々のイオンを含むイオンビームに対して前記磁場を印加し、イオンの質量電荷比の値に応じて前記種々のイオンを異なる経路で偏向させることにより、前記不純物元素のイオンが前記質量分析スリットを選択的に通過するように前記磁場を調整することを特徴とする、請求項19に記載のイオン注入装置。
- 前記第1固体材料および前記第2固体材料を混合した前記原料を加熱して生成された蒸気を用いた前記不純物元素のイオンビームのビーム電流量の最大値は、前記第1固体材料または前記第2固体材料のみを加熱して生成された蒸気を用いた前記不純物元素のイオンビームのビーム電流量の最大値よりも大きいことを特徴とする請求項19または20に記載のイオン注入装置。
