実施の形態3の半導体レーザ装置50の活性層3は、井戸層13の総数は10~13層であり、障壁層14の総数は9~12層である。図19に示した活性層3は、井戸層13の総数が10であり、障壁層14の総数が9である例を示した。実施の形態3の半導体レーザ装置50は、実施の形態1の半導体レーザ装置50における、歪補償多重量子井戸構造の活性層3におけるレーザ光の光強度が強い部分である中央部の井戸層13aを障壁層14に置き換えた構造又は中央部の井戸層13aを削除した構造と考えることもできる。また、歪補償多重量子井戸構造の活性層3におけるレーザ光の光強度が強い部分である中央部の障壁層14の一つが他の障壁層14よりも厚膜化された構造でもある。障壁層14は、例えば膜厚で2種類あり、配置位置を考慮して3種類に区別できる。障壁層14の膜厚tb1、tb2は、活性層3における積層方向の幅すなわちy方向の幅である。第一の障壁層14aは、膜厚tb1を有する障壁層である。第二の障壁層14bは、膜厚tb1よりも小さい膜厚tb2を有する障壁層であり、第一の障壁層14aよりも半導体基板1側に配置されている。第三の障壁層14cは、膜厚tb1よりも小さい膜厚tb2を有する障壁層であり、第一の障壁層14aよりも半導体基板1から離れる側に配置されている。

図19に示すように、第二の障壁層14bは第一の障壁層14aよりも半導体基板1側に配置された障壁層であり、第三の障壁層14cは第一の障壁層14aよりも半導体基板1から離れた側に配置された障壁層である。第一の障壁層14aは、活性層3の中央部に配置されており、中央部の障壁層ということもできる。第二の障壁層14b及び第三の障壁層14cは、y方向すなわち活性層3の積層方向における第一の障壁層14aの周辺に配置されているので、周辺部の障壁層ということもできる。なお、障壁層の符号は、総括的に14を用い、区別する場合に14a、14b、14cを用いる。

障壁層14、半導体基板1、井戸層13における格子定数を図21に示した。障壁層14の格子定数SLbを第一行に示し、半導体基板1の格子定数SLsを第二行に示し、井戸層13の格子定数SLwを第三行に示した。図21の格子定数SLbの範囲は、図10の格子定数SLbの範囲と同じである。図21の格子定数SLwは、図10の格子定数SLwpの範囲と同じである。なお、半導体基板1の格子定数SLsは、ばらつきの範囲はなく、最小値、中央値、最大値の各欄に同じ数値が記載されている。

図20に、活性層3のエネルギーバンド構造を示した。図20において縦軸はエネルギーであり、横軸はy方向の概略位置である。図20は、図8の破線42gと破線41gとの間に中央部の障壁層14aと障壁層14aに隣接する井戸層13が追加された図に相当する。図8と異なる部分を主に説明する。図20において、井戸層13は、破線42b~破線42c、破線42d~破線42e、破線42f~破線42g、破線42h~破線42i、破線41i~破線41h、破線41g~破線41f、破線41e~破線41d、破線41c~破線41bの各範囲である。図20において、中央部の障壁層14aは破線42i~破線41iの範囲である。中央部の障壁層14aよりもy方向負側に位置する障壁層14bは、破線42c~破線42d、破線42e~破線42fの各範囲である。中央部の障壁層14aよりもy方向正側に位置する障壁層14cは、破線41f~破線41e、破線41d~破線41cの各範囲である。

実施の形態3の半導体レーザ装置50は、歪補償多重量子井戸構造の活性層3におけるレーザ光の光強度が強い部分である中央部の障壁層14の一つが他の障壁層14よりも厚膜化された構造なので、非発光中心となる欠陥を無くし、光吸収を抑制して、活性層等の結晶溶融に繋がるデバイス劣化を抑制することができる。

以上のように、実施の形態3の半導体レーザ装置50は、半導体基板1と、井戸層13及び障壁層14が交互に積層された多重量子井戸構造の活性層3と、を備えている。井戸層13は、半導体基板1よりも大きな格子定数SLwを有している。1つの障壁層14aは、半導体基板1よりも小さな格子定数SLbを有しており、かつ活性層3における積層方向の幅が第一幅(膜厚tb1)である。他の障壁層14b、14cは、半導体基板1よりも小さな格子定数SLbを有しており、かつ活性層3における積層方向の幅(膜厚tb2)が第一幅(膜厚tb1)よりも小さくなっている。第一幅(膜厚tb1)を有する障壁層14aは、活性層3における積層方向の中央部に配置されている。実施の形態3の半導体レーザ装置50は、この構成により、レーザ光の光強度が強い部分である中央部の障壁層14aが他の障壁層14b、14cよりも厚膜化された構造なので、特性を維持しながら活性層3の非発光中心となる欠陥を減少できる。

The well layer having the first lattice constant is arranged in the central portion of the active layer in the stacking direction.
The difference between the lattice constants of the other well layers and the first lattice constant is 8.8 pm or less .
